The polishing performance and the relationships of electrochemistry depending upon oxidizers and additives in the tungsten CMP slurry used in semiconductor industry were investigated. Hydrogen peroxide, ferric nitrate and potassium iodate were used as oxidizers and they showed different oxidation reactions on tungsten film depending on the kind of oxidizers and pH of slurry. The differences influenced the polishing performance. Etching reaction was predominated in the hydrogen peroxide. However, passivation reaction was prevailed in ferric nitrate and potassium iodate. TMAH and KOH raised the potential energy and removal rate of tungsten, and improved a dispersion characteristic of slurry by increasing absolute value of zeta potential. Addition of 100 ppm of poly(acrylic acid) of M.W. 250,000 improved dispersion ability.
연마법은 정밀도가 높은 가공을 할 수 있게 함으로써 르네상스 시대부터 오늘날에 이르기까지 다양한 광디바이스를 제공하고 광학산업발전에 크게 기여를 했다고 해도 과언이 아니다. 최근 과학과 기술의 진보에 따라 새로운 연마 자재를 입수하기가 쉬워진 덕택에 연마법은 다양한 형태로 기술 개선이 진행되고 있다. 연마는 조면 연삭과 경면 연삭으로 크게 나눌 수 있는데 이들 연마는 기본적인 가공 조작으로서, 랩과 폴리싱 패드(폴리셔) 혹은 지석 등의 공구면에 연마제나 연마액을 공급하고 거기에 가공물을 누르면서 문지르는 방법을 채용하는 것이 일반적이다. 래핑은 지석 연마로 바뀌고 있고, 폴리싱은 다시 고도의 경면 연마로 발전하고 있어 앞으로도 광 디바이스 제작에 기여할 가공 기술이다. 이와 관련하여 본 고에서는 조면 연마, 경면 연마 순서로 설명하겠다.
본 연구는 304 STS을 전해연마하여 표면의 조도를 나노 단위까지 제어하기 위한 leveller의 개발이 목적이다. 이를 위해서 AFM을 이용하여 조도를 측정하였고 분극실험을 통해 표면특성을 연구하였다. 전해연마는 인산:황산:증류수를 8:1:1 비율로 전해액을 만들었고 부가적으로 첨가제를 넣어 전해연마를 실행했다. 분극실험은 일정한 전극간격을 유지하여 정전압 조건에서 1mV/s의 속도로 주사하여 실험하였다. 전해연마 시간이 증가함에 따라, 첨가제의 양이 적게 들어갈수록 평활도가 향상됨을 볼 수 있었다.

반도체 생산공정에서 CMP (Chemical-mechanical planarization) 공정은 우수한 전기전도성 재료인 Cu의 사용과 다층구조의 소자를 형성하기 위해서 도입되었으며, 최근 소자의 집적도가 증가함에 따라 CMP 공정 비중은 점점 높아지고 있다. Cu CMP 공정에서 연마제인 슬러리는 금속 표면과의 물리적 화학적 반응을 동시에 사용하여 표면을 연마하게 되며, 연마특성을 향상시키기 위해 산화제, 부식방지제, 분산제 및 다양한 계면활성제가 첨가된다. 하지만 슬러리는 Cu 표면을 평탄화하는 동시에 오염입자, 유기오염물, 스크레치, 표면부식 등을 발생시키며 결과적으로 소자의 결함을 야기시킨다. 특히 부식방지제로 사용되는 BTA (Benzotriazole)은 Cu CMP 공정 중 Cu-BTA 형태로 표면에 흡착되어 오염원으로 작용하며 입자오염을 증가시시고 건조공정에서 물반점 등의 표면 결함을 발생시킨다. 이러한 문제점을 해결하기 위해 Cu 표면에서 식각과 부식반응을 최소화하며, 오염입자 제거 및 유기오염물을 효과적으로 제거하기 위한 Post-CMP 세정 공정과 세정액 개발이 요구된다. 본 연구에서는 오염입자 및 유기물 제거와 동시에 표면 거칠기와 부식현상을 제어할 수 있는 post Cu CMP 세정액을 개발 평가하였다. 오염입자 및 유기오염물을 제거하기 위해서 염기성 용액인 TMAH 사용하였으며, Cu 이온을 용해할 수 있는 Chelating agent와 표면 부식을 억제하는 부식 방지제를 사용하여 세정액을 합성하였다. 접촉각 측정과 FESEM(field Emission Scanning Electron Microscope) 분석을 통하여 CMP 공정에서 발생하는 유기오염물과 오염입자의 흡착과 제거를 확인하였으며 Cu 웨이퍼 세정 전후의 표면 거칠기의 변화와 식각량을 AFM(Atomic Force Microscope)과 4-point probe를 사용하여 각각 평가하였다. 또한 세정액 내에서의 연마입자의 zeta-potential을 측정 및 조절하여 세정력을 향상시켰다. 개발된 세정액과 Cu 표면에서의 화학반응 및 부식방지력은 potentiostat를 이용한 전기화학 분석법을 통해서 chelating agent와 부식방지제의 농도를 최적화 시켰다. 개발된 세정액을 적용함으로써 Cu-BTA 형태의 유기오염물과 오염입자들이 효과적으로 제거됨을 확인하였다.

In this paper we proposed a variable optical attenuator using the side polished fiber coupled with a refractive index matching liquid. Small variation of refractive index of matching liquid can induce very large change of optical loss due to the coupling between the fiber mode and radiation mode. The thermo-optic effect of matching liquid was used to ontrol the optical attenuation. The side polished fiber block was fabricated using the silicon V gloove. Experimental results showed that $5^{\circ}C$ temperature variation was enough to adjust full range attenuation. The polarization dependent loss and insertion loss of the fabricated devices were 0.5dB and 0.2dB respectively.

화학적 기계연마 공정(CMP)은 반도체 웨이퍼를 수 천$\AA$m/min의 MRR로 2$\mu\textrm{m}$ 이내의 W(Total Thickness Variable) 조건을 만족시키는 초정밀 광역 평탄화 기술이다. 일반적인 CMP 방법은 서로 다른 회전 중심을 갖고 동일한 방향으로 회전하는 웨이퍼와 다공성 패드 사이에 연마액인 슬러리를 넣어 연마하는 것이다. CMP 공정기술은 1990년 대 중반에 개발되었으나, 아직까지 연마 메커니즘이 완벽하게 밝혀지지 않았다. 따라서 장비를 최적화하기 위해 실험에 의존적일 수밖에 없으나, 이러한 방법은 막대한 자금과 노력뿐만 아니라 상당한 시간을 필요로 하기 때문에, 앞으로 가속될 연마대상 재료의 변화 및 다양한 속도에 발맞출 수 없다.(중략)

In this study, we attempted to reduce the generation of waste acids in the electropolishing process by improving the current efficiency. The optimum conditions of the electropolishing process when using the round bus bar were determined by the Taguchi method. The current density, polishing time, electrolyte temperature and flow rate were selected as the control factors for the current efficiency in the electropolishing process. An orthogonal array was created by considering three levels for each factor and experiments were carried out. The larger-the-better SN ratios were calculated by the Taguchi method. The current density was the most important factor affecting the current efficiency and the polishing time was the least important one. The optimum conditions to minimize the generation of waste acids were a current density of $45A/dm^2$, polishing time of 4 min, electrolyte temperature of $65^{\circ}C$ and flow rate of 7 L/min. The results of the ANOVA confirmed that the effects of the current density, electrolyte temperature and flow rate are significant at the 95% confidence level. The increase in the contact area and contact force afforded by using the round bus bar improved the current efficiency which, in turn, reduced the amount of waste acids generated. Further research is planned to investigate the effect of the type of bus bar on the current efficiency.

The cost of material and slicing of silicon wafer occupied more than 30% of solar cell manufacturing cost. The substitution of silicon wafer into STS 304 stainless steel could be the promising solution to decrease the material cost. Moreover the stainless steel solar cell could have the advantage of low weight and durability. However, the highly polished surface is required to meet the characteristic of solar cell. The electropolishing process in phosphoric acid based solution was used to get the surface quality. The obtained result was 28 nm obtained in current density of 2Amfi/$cm^2$ at $80^{\circ}C$. The leveller effect of glycerine, ethylene glycol and propylen glycol was studied. When the 0.4 g/l of ethylene glycol was added to the electrolyte, the surface roughness was best, 15 nm.
