수직형 발광다이오드의 표면패턴 밀도 증가에 따른 광추출 효율 향상에 관한 연구

  • 최근 질화물계 발광다이오드(light emitting diode, LED) 소자는 핸드폰, 스마트 TV 등의 디스플레이 분야와 실내외조명, 감성조명, 특수조명 등의 조명분야에 그 응용분야가 급속히 확대되고 있다. 이러한 LED 소자는 에너지 절감과 친환경에 장점을 가지고, 가까운 미래에 조명시장을 대체할 것으로 예상된다. 이를 만족하기 위해서는 현재보다 더 높은 효율을 갖는 LED 개발이 요구되어지고 있는 상황이다. 일반적으로 질화물계 LED 소자의 효율은 내부양자 효율, 광추출 효율 등으로 나타낼 수 있다. 내부 양자효율은 성장된 결정의 질의 개선 및 다층의 이종접합 또는 다중양자우물 구조와 같이 활성층의 캐리어 농도를 높이는 접합구조로 설계되어 80% 이상의 효율을 나타낸다. 그러나 광추출 효율은 이에 미치지 못하고 있다. 이는 반도체 재료의 높은 굴절률로 인하여 빛이 외부로 탈출하지 못하고 내부로 반사되거나 물질 안에서 흡수가 일어나기 때문이다. 따라서 이러한 문제를 해결하기 위해 많은 연구 그룹들은, 표면에 패턴 형성하여 빛의 전반사를 줄여 그 효율을 올리는 연구결과를 보고하고 있다. 대표적인 방법으로는 wet etching, 전자빔 리소그라피, 나노임프린트 리소그라피, 레이저 홀로 리그라피, 나노스피어 리소그라피 등이 사용되고 있다. 이 중, 나노스피어 리소그라피는 폴리스틸렌 혹은 실리카 등과 같은 나노 크기의 bead를 사용하여 반도체 기판 표면에 단일층으로 고르게 코팅한 마스크로 사용하여 패턴을 주는 방법이다. 이 방법의 장점으로는 대면적에 균일한 패턴을 형성할 수 있고, 공정비용이 저렴하여 양산하기에 적합하다는 특징이 있다. 나노스피어 리소그라피를 통해서 표면에 생성된 패턴 모양의 각도에 따라서, 식각되는 깊이에 변화에 따라 실험한 결과들은 있지만, 아직까지 크기가 다른 나노입자들의 마스크 이용하여 형성된 패턴 밀도에 따른 광 추출 효과에 대한 연구가 많이 미흡하다. 따라서 본 연구에서는 다양한 크기의 실리카로 패턴을 형성시켜 패턴 밀도에 대한 광추출 효율의 효과에 대해서 조사하였다. 실험 방법으론, DI, 에탄올, TEOS, 암모니아의 순서대로 그 혼합 비율을 조정하여 100, 250, 500 nm 크기의 나노입자를 합성하였고 이것을 질화물계 LED의 표면 위에 단일층으로 스핀코팅 방법을 통해 코팅을 하였다. 그 후 ICP-RIE 방법으로 필라 패턴을 형성하였는데, 그 결과 100 nm SiO2 입자를 이용한 경우 $4.5{\times}10^9$/$cm^2$, 250 nm의 경우 $1.4{\times}10^9$/$cm^2$, 500 nm의 경우 $0.4{\times}10^9$/$cm^2$의 패턴의 밀도를 보여주었다(Fig. 1). 패턴의 밀도에 따라 전계광학적 특성을 확인하여 보았는데, 그 결과는 평평한 표면과 비교하였을 때 100 nm에서 383%, 250 nm에서는 320%, 500 nm에서는 244% 상승하는 결과를 보여주었다(Fig. 2). 이번 실험을 통해서 LED의 광추출 효율은 표면 모양과 깊이 뿐 아니라 밀도가 커질수록 그 효율이 올라간다는 사실을 알 수 있었다.

Optimization of Operation and Backwashing Condition for an Upflow Stormwater Filtration System Utilizing Ceramic Media (세라믹 여재를 활용한 상향류식 여과형 비점오염저감시설의 최적 운전 및 역세척 조건)

  • Stormwater filtration is widely used for the urban runoff treatment. However, intensive maintenance and lack of information about the performance have resulted in an increased need of proper evaluation. In this study, the performance of an upflow stormwater runoff filtration system, consisting of a supporting unit and a filtration unit filled with a ceramic media, was investigated. The maximum head loss increase was about 3 cm under the suspended solid (SS) load of $30kg/m^2$ and the SS removal was more than 96%, when the filtration velocity was 20-40 m/h. The head loss and the porosity of the media can successfully be described by a power model. It was confirmed that the a significant amount of SS can effectively be removed at supporting unit, minimizing SS load to the filter media bed. Several backwashing strategies have been tested to establish the optimum condition. It was found that the stagnant water discharge is important to minimize the SS release immediately after backwashing. Also, the filter bed loaded with $400-450kg/m^2$ SS can almost completely be washed to reduce the head loss to the that of empty bed. The results in this study indicate that the upflow ceramic media filter is an excellent alternative to stormwater treatment, with high SS removal and long lifespan.

  • The seed dormancy of weed species is the important mechanisms to unfavorable conditions but it brings about critical problems in weed control. The factors which induced dormancy were varied with species and their physiological conditions. More than 20 of 50 species of dominant weed species showed the seed dormancy. When several physical treatments were given to seeds to break the dormancy, each species showed the different responses. The germination percentage and germination velocity were increased with alternating temperature. The treatment of more than 4 weeks of stratification had strong effect on dormancy breaking. The ${\alpha}-amylase$ activities of germinating seeds were increased in proportional to the period of stratification treatment of dormant seeds. The contents of soluble protein and soluble sugar were changed slightly with stratification.

A Comparative Study on Reliability Attributes for Software Reliability Model Dependent on Lindley and Erlang Life Distribution (랜들리 및 어랑 수명분포에 의존한 소프트웨어 신뢰성 모형에 대한 신뢰도 속성 비교 연구)

  • Software reliability is one of the most basic and essential problems in software development. In order to detect the software failure phenomenon, the intensity function, which is the instantaneous failure rate in the non-homogeneous Poisson process, can have the property that it is constant, non-increasing or non-decreasing independently at the failure time. In this study, was compared the reliability performance of the software reliability model using the Landely lifetime distribution with the intensity function decreasing pattern and Erlang lifetime distribution from increasing to decreasing pattern in the software product testing process. In order to identify the software failure phenomenon, the parametric estimation was applied to the maximum likelihood estimation method. Therefore, in this paper, was compared and evaluated software reliability using software failure interval time data. As a result, the reliability of the Landely model is higher than that of the Erlang distribution model. But, in the Erlang distribution model, the higher the shape parameter, the higher the reliability. Through this study, the software design department will be able to help the software design by applying various life distribution and shape parameters, and providing software reliability attributes data and basic knowledge to software reliability model using software failure analysis.

Interpretation of Remaking Environments for Pottery and Material Characteristic Changes Depending on Firing Experiments for Ancient Clay: Yongam Site in Ssangyongdong of Cheonan, Korea (고토양의 소성실험에 따른 재료과학적 특성 변화와 토기의 제작환경 해석: 천안 쌍용동 용암유적)

  • This research aims to examination the material characteristics changes of the ancient clay depending to firing temperature and to verify the firing temperature of the Joseon potteries from the Yongam site in Ssangyongdong of Cheonan, Korea. To this study, we conducted a firing experiments using the ancient clay that was verified raw material of the Joseon potteries from the study area in the temperature range from 500 to $1,200^{\circ}C$. The yellowish tint, the reddish tint and the specific gravity of firing samples increase according to firing temperature rise. But the absorption ratio and the porosity decreased under same firing temperature range. The soft potteries from the Yongam site has similar material characteristics with the fired samples at 800 to $950^{\circ}C$. And the hard potteries from the Yongam site bears the same relation to the fired samples at about $1,100^{\circ}C$. This result is considerably signification for the interpretation of firing temperature. The geochemical characteristics of the original clay according to the firing experiments, on the other hand, is not affected of temperature in this study.

Postprandial Blood Pressure in Hypertensive and Normotensive Elderly and Young Adult Subjects (고혈압노인과 정상혈압노인 및 청년의 식후혈압 변화 비교)

  • The aim of this study was to find out the impact of age and hypertensive status on postprandial hypotension(PPH). Twenty-six hypertensive elderly ($77.7{\pm}7.2$ years old), twenty-five normotensive elderly ($80.2{\pm}6.8$ years old) and twenty-six young adults ($20.0{\pm}1.5$ years old) took part in the study. The blood pressure (BP) and heart rates (HR) were measured every 15 minutes, from 30 minutes before a meal to 90 minute after a meal in sitting position, using an ambulatory blood pressure monitor. In the hypertensive group, postprandial reduction in systolic BP continued from 30minutes to 90minutes. The reductuion rate of systolic BP of hypertensive elderly group was significantly greater than other groups (p<.05). However, there were no significant differences in trend of HR change between the groups (p=.082). The incidence of PPH was significantly higher in the hypertensives than other groups (73.1% vs 24% vs 0%, respectively, p=.001). In conclusion, age and hypertensive status had a significant impact on PPH. Elderly persons require more intensive BP monitoring and nursing intervention.

Development for the function of Wind wave Damage Estimation at the Western Coastal Zone based on Disaster Statistics (재해통계기반 서해 연안지역의 풍랑피해예측함수 개발)

  • The frequency and scale of natural disasters due to the abnormal climate phenomena caused by global warming have being increasing all over the world. Various natural disasters, such as typhoons, earthquakes, floods, heavy rain, drought, sweltering heat, wind waves, tsunamis and so on, can cause damage to human life. Especially, the damage caused by natural disasters such as the Earthquake of Japan, hurricane Katrina in the United States, typhoon Maemi and so on, have been enormous. At this stage, it is difficult to estimate the scale of damage due to (future) natural disasters and cope with them. However, if we could predict the scale of damage at the disaster response level, the damage could be reduced by responding to them promptly. In the present study, therefore, among the many types of natural disaster, we developed a function to estimate the damage due to wind waves caused by sea winds and waves. We collected the damage records from the Disaster Report ('91~'14) published by the Ministry of Public Safety and Security about wind waves and typhoons in the western coastal zone and, in order to reflect the inflation rate, we converted the amount of damage each year into the equivalent amount in 2014. Finally, the meteorological data, such as the wave height, wind speed, tide level, wave direction, wave period and so on, were collected from the KMA (Korea Meteorological Administration) and KHOA (Korea Hydrographic and Oceanographic Agency)'s web sites, for the periods when wind wave and typhoon damage occurred. After that, the function used to estimate the wind wave damage was developed by reflecting the regional characteristics for the 9 areas of the western coastal zone.

Exploring Physical Environments, Demographic and Socioeconomic Characteristics of Urban Heat Island Effect Areas in Seoul, Korea (서울시 도시열섬현상 지역의 물리적 환경과 인구 및 사회경제적 특성 탐색)

  • Urban development and densification have led to the Urban Heat Island Effect, in which the temperature of urban space is higher than the surrounding areas, and the intensity is increasing with climate change. In addition, when the city's air temperature rises in summer, low-income, elderly population, and socially vulnerable people who have health problems lack the ability to cope with the elevated heat environment. Therefore, this study aimed to identify the urban heat island area of Seoul through Hotspot analysis, which is a spatial statistics technique, and explored physical environments, demographic and socioeconomic characteristics of urban heat island effect areas using logistic regression models. This study performed urban heat island hotspot analysis using the average air temperatures of the 423 administrative dongs in Seoul. Analysis results identified that the urban heat islands were concentrated in Jung-gu, Jongno-gu, Yongsan-gu, and Yeongdeungpo-gu. Logistic regression analysis results indicated that urban heat island areas of Seoul were affected by residential floor area ratio, commercial facility floor area ratio, overall floor area ratio, impervious surface ratio, and normalized difference vegetation index(NDVI). In addition, as a result of analyzing the vulnerable area of thermal environment considering the demographic and socioeconomic characteristics of the heat island area, urban heat island areas of Seoul were significantly associated with the proportion of low-income elderly living alone. The result of this study provided useful insights for urban thermal environmental design and policy development that could improve the thermal environment for the socially disadvantaged urban population.

Factors related to Suicide Ideation among Middle School Students (제조업 사업장 남성 근로자의 직무스트레스 내용과 흡연습관과의 관련성)

  • The purpose of this study was to define the relationship between job stress contents and smoking habits of manufacturing male workers. The 872 male workers were observed the general characteristics, smoking habits and job stress contents from the JCQ, during the period from February 1st to April 30st, 2012, using the self-administered questionnaires. As a results, the smoking rate of study subjects was 53.0%, and in terms of smoking status by general characteristics, the smoking group was higher in the group of age, job position and job career than their respective counterparts. In terms of smoking status by job stress contents, the smoking group was higher in the group of job demand and supervisor support than their respective counterparts. Based on the results of logistic regression adjusted age, job position and job career, the odds ratio of smoking was significantly increase in the high group of job demand than that of low group, but it was significantly decrease in the low group of supervisor support than that of high group. Above results suggested that the smoking related with the job demand and the supervisor support among the job stress contents.

Effect of Saponin and Non-saponin of Panax Ginseng on the Blood Pressure in the Renovascular Hypertensive Rats (신성고혈압백서에서 혈압에 미치는 고려홍삼사포닌과 비사포닌의 효과)

  • The effect of saponin and non-saponin of Panax Red Ginseng on the blood pressure and nitric oxide production were investigated in the conscious free moving one-kidney, one-clip Goldbaltt hypertensive (lK, 1C-GBH) rats. Mean blood pressure in the control and lK, 1C-GBH rats was decreased by the administration of ginseng saponin (100 mg/kg, i.v.). The hypotensive effect induced by ginseng saponin was reached maximum at 2-4 minutes and was slowly recovered to the initial level of blood pressure. Also ginseng saponin induced reflex tachycardia in the conscious both rats. Contrast to the response induced by ginseng saponin, hypotensive effect induced by non-saponin of panax ginseng is minimal. Plasma nitric oxide concentration was increased by the treatment of ginseng saponin (100 mg/kg, i.p for 5 days) in both rats. It has been shown by western blotting that the expression level of the protein for endothelial nitric oxide synthase (eNOS) in the aorta of rats was not increased by the treatment of ginseng saponin (100 mg/kg, i.p). However, eNOS activity in aortic homogenates of both rats were increased by the treatment of ginseng saponins. From the above results, the hypotensive effect of saponin was greater than that of non-saponin of Panax Red Ginseng. The lowering effect of blood pressure by ginseng saponin may be due to the increase of plasma nitric oxide concentration via the increase of endothelial nitric oxide synthase activity in the renovascular hypertensive and control rats.
