The demand for smaller, faster, and multi-functional mobile devices in increasing at a rapidly increasing rate. In response to these trends, Stacked Chip Scale Package (SCSP) is used widely in the assembly industry. A film type adhesive called die attach film (DAF) is used widely for bonding chips in SCSP. The DAF requires high flowability at high die attachment temperatures for bonding chips on organic substrates, where the DAF needs to feel the gap depth, or for bonding the same sized dies, where the DAF needs to penetrate bonding wires. In this study, the mixture design of experiment (DOE) was performed for three raw materials to obtain the optimized DAF recipe for low elastic modulus at high temperature. Three components are acrylic polymer (SG-P3) and two solid epoxy resins (YD011 and YDCN500-1P) with different softening points. According to the DOE results, the elastic modulus at high temperature was influenced greatly by SG-P3. The elastic modulus at $100^{\circ}C$ decreased from 1.0 MPa to 0.2 MPa as the amount of SG-P3 was decreased by 20%. In contrast, the elastic modulus at room temperature was dominated by YD011, an epoxy with a higher softening point. The optimized DAF recipe showed approximately 98.4% pickup performance when a UV dicing tape was used. A DAF crack that occurred in curing was effectively suppressed through optimization of the cure accelerator amount and two-step cure schedule. The imizadole type accelerator showed better performance than the amine type accelerator.
To accelerate the curing and to improve the bonding properties of urea-melamine-formaldehyde (UMF) resin adhesives for plywood, the effects of resin compositions and additives on gelation time and bonding strength were discussed. The gelation time of UMF resin prepared by simultaneous reaction with urea(U), melamine(M) and formaldehyde(F) at M/U molar ratio 0.2 was shortened as the molar ratio of formaldehyde to urea was increased. However, at F/U molar ratios higher than 2.5, the amounts of free fomaldehyde of resin could not satisfy with KS standard, Therefore, it was difficult to increase the amount of formaldehyde in resin composition for the purpose of fast gelation time. With increasing the molar ratio of melamine to urea(M/U) from 0.3 to 0.6 at constant F/U molar ratio 3.4, the gelation time of UMF resin was slightly decreased, while gradually increased at M/U molar ratio higher than 0.6. The gelation properties of UMF resin and bonding strength of UMF-bonded plywood could be enhanced by using ammonium chloride and p-toluene sulfonic acid as a curing-agent together with wheat flour and corngluten powder as a extender.

In order to examine the possibility of practical use of concrete at low-temperature environment using high early strength cement with cold resistance admixture, an experimental study on workability, freezing temperature and compressive strength of the mortar with different types of anti-freezer, water reducing agent and accelerator for freeze protection at low-temperature were evaluated. Compressive strength was increased in use of anti-freezer, especially SN anti-freezer was higher than CN anti-freezer. 0min flow was increased, the 20min flow was decreased. And 20min flow was improved in use of FR, RT water reducing agent. CF, LS accelerator for freeze protection, regardless of the type of water reducing agent, compressive strength was increased.
In the present study the cure behavior of diglycidyl ether of bisphenol-A(DGEBA) using an anhydride-based hardener in the presence of N,N-dimethyl benzyl amine (BDMA) or 1-cyanoethyl-2-ethyl-4-methyl imidazole (2E4MZ-CN) as an accelerator has been monitored and interpreted from the viewpoint of photophysical properties by means of fluorescence spectroscopy. To do this, 1,3-bis-(1-pyrene)propane (BPP) was well incorporated in the epoxy resin system by mechanical blending. The BPP probe, which is very sensitive to conformational change of the molecule influenced by the surrounding medium, successfully formed intramolecular excimer fluorescence. It is susceptible to the micro-viscosity or local viscosity and molecular mobility according to the epoxy cure. The cure behavior was explained with monomer fluorescence intensity ($I_{M}$ ), excimer fluorescence intensity ($I_{E}$ ) and $I_{M}$ /$I_{E}$ ratio as a function of cure time, cure temperature and accelerator. The present work agreed with the previous report on the cure behavior of an epoxy-anhydride system studied using DSC or torsion pendulum method. This study also suggests that the use of fluorescence technique may provide information on cure behavior of a thermosetting resin in a low temperature region, which has not been well interpreted by other analytical methods.

In order to develop concrete generating compressive strength of 15MPa~30MPa aging for 6~12 hours in the room temperature curing, Hardening accelerator containing Ca2+ mixed with rapid hardening portland cement containing C3S in quantity. The result was that the more addictive contents of Hardening accelerator is, the more greatly early compressive strength was improved. That s because the composition of Ca(OH)2 was mass-produced at early-ages.

In this study utilize industry product for OPC(ordinary portland cement) and BFS(blast furnace slag) mixing concrete early age compressive strength elevation and executed study for high strength binder. Association ratio of industry product for high strength binder manufacture is Titanogypsum (4) : Limestone (3) : Waterworks Sludge by ratio of (3) as it is proper move. high strength binder mixing rate appeared that (7~9) % are proper via preliminary test. Could confirm that display high compressive strength incidence rate in early age than plain harmony according as mix high strength binder mixing concrete compressive strength high strength binder. Also, high strength binder generality that give function than high strength binder used in existing displayed more excellent intensity, and compressive strength displayed result that multiply single breadth according as high strength binder substitute that give function increases.
Phosrhonium salt exchanged montmorillonites were prepared from a reaction between alkyl triphenyl phosponium bromide and Na$^{+}$-montmorillonite. Epoxy-clay nanocomposites were also prepared by using cycloaliphtic epoxy, methyl tetrahydrophthalic anhydride as a hardener, and triphenyl butyl phosphonium bromide as an accelerator. TEM and XRD results suggested that clay minerals in the epoxy-montmorillonites composite were intercalated. Mechanical properties such as tensile modulus and strength were measured and the effect of nanocomposite formation was also discussed.

Deterioration in the concrete structure are due to carbonation, chloride ion attack and frost attack. Therefore, concrete structure is needed to surface protection for increase durability using silicate impregnants. Thus, this study is concerned with self-cleaning and durability of silicate hydrophilic impregnants of concrete structure using lithium and potassium silicates. From the experimental test results, lithium and potassium silicates have a good properties as a carbonation resistance. Lithium and potassium silicates make good use of hydrophilic impregnants of concrete structures.
Benzoic acid polyester/lactone polyol were synthesized by polycaprolactone 0201 as diol, trimethylolpropane as triol, adipic acid as dibasic acid, and benzoic acid as monobasic acid. Polyisocyanate prepolymer Desmodur N-100 of HDI-biuret type was used in this study. Two-component polyurethane coatings were prepared by blending benzoic acid polyester/polycaprolactone, polyisocyanate, wetting/dispersing agent, white pigment, and flowing agent. Various properties were examined on the film coated with the prepared polyurethane. They showed excellent physical properties such as abrasion resistance, accelerated weathering resistance, and yellowness index. They also showed good physical properties such as flexibility, impact resistance, 60$^{\circ}$ specular gloss, cross hatch adhesion, hydrocarbon resistance, and lightness index difference. Hardness of coating showed a little poor character. The introduction of polycaprolactone 0201 as diol in the polyurethane coatings improved the hydrocarbon resistance, impact resistance, and flexibility of coatings. According to the drying and curing behavior with the contents of benzoic acid, they seem to have reasonable coating properties such as drying time of 2 to 4 hours and pot-life time of 20 to 37 hours.
When $Al_2(SO_4)_3$ as an accelerator was added to $\beta$-hemihydrate gypsum, the setting time, mobility and compressive strength properties of $\beta$-hemihydrate gypsum were examined with the adding of two types grounded gypsum crushed by ball mill. By 15wt% adding of 7% $Al_2(SO_4)_3$ dilute solution, the setting time of $\beta$-hemihydrate gypsum was sharply accelerated than that of non-added $\beta$-hemihydrate gypsum. When ground phospho gypsum(PG) and chemical gypsum(CG) were added to $\beta$-hemihydrate gypsum, the initial and final setting time of $\beta$-hemihydrate gypsum were accelerated markedly with the increasing of grinding time and added amount of ground phospho gypsum. Especially, this trend largely presented when ground phospho gypsum was added to $\beta$-hemihydrate gypsum. The compressive strength of $\beta$-hemihydrate gypsum added by ground phospho and chemical gypsum was largely increased at initial curing time such as 1, 3 days. Particularly, the compressive strength of $\beta$-hemihydrate gypsum added by ground phospho gypsum was increased by 15~20% than that of ground chemical gypsum.
