전고상 리튬 박막 전지 구현을 위해 펄스 레이저 증착법으로 LiCoO2 정극위에 성장시킨 비정질 (Li, La)TiO3고체 전해질의 특성 (Amorphous Lithium Lanthanum Titanate Solid Electrolyte Grown on LiCoO2 Cathode by Pulsed Laser Deposition for All-Solid-State Lithium Thin Film Microbattery)

  • 1 $\mu$m이하의 전고상 리튬 박막전지의 구현을 위해 펄스 레이저 증착법을 이용하여 Pt/TiO$_2$/SiO$_2$/Si 기판위에 LiCoO$_2$정극을 증착온도와 Li/Co 간의 몰 비율을 변화시켜가며 성장시켰다. 특히, Li/Co=1.2의 조성을 갖는 LiCoO$_2$를 50$0^{\circ}C$의 증착온도에서 성장시킬 경우 53 $\mu$Ah/$cm^2$-$\mu$m의 높은 초기 용량값을 가지며 100 싸이클 후에도 67.6%의 용량값을 유지하였다. LiCoO$_2$/Pt/TiO$_2$/SiO$_2$/Si위에 고체 전해질인 (Li, La)TiO$_3$를 비정질상으로 하여 PLD방법으로 낮은 온도대역에서 증착온도를 다양하게 하여 증착하였다. 10$0^{\circ}C$의 증착온도에서 LiCoO$_2$Pt/TiO$_2$/SiO$_2$/Si위에 성장시킨 (Li, La)TiO를 가지고 LiClO$_4$ in PC 안에서 Li anode와 충$.$방전 측정 결과 약 51$\mu$Ah/$cm^2$-$\mu$m의 초기 용량값을 나타내었으며 100싸이클 후에도 90%의 훌륭한 방전용량의 보존력을 나타내었다. 비정질상의 (Li, La)TiO$_3$ 고체 전해질은 전고상 박막전지로의 구현이 가능하다.

  • The effects of the annealing atmospheres(O2, N2) and sintering additives that Bi2O3 is a major composition on the microwave dielectric and sintering propertie of (1-x)CaTiO3-xLaAlO3 system were investigated. The annealing atmospheres and the increase of annealing time after sintering did not affect the relative dielectric constant($\varepsilon$r) and temperature coefficient of resonant frequency($\tau$f) of (1-x)CaTiO3-xLaAlO3 system. However, the Q.f0 values of (1-x)CaTiO3-xLaAlO3 were very sensitive to annealing atmospheres. As the annealing time increased under O2 atmosphere the Q.f0 values of (1-x)CaTiO3-xLaAlO3 enhanced untill 10 hrs in 0.3$\leq$x$\leq$0.6 region, but degraded over that time. The increasing rate of Q.f0 value increased wth increasing x. On the other hand, as the annealing time increased under N2 atmosphere the Q.f0 values were constant in x$\leq$0.6 region, increased gradually in x$\geq$0.7 region. When 0.97Bi2O3-0.03Al2O3 and 0.76Bi2O3-0.24NiO of 3wt% as sintering additives were added to (Ca0.5La0.5) (Ti0.5Al0.5)O3 (x=0.5) the sintering temperature of 1$600^{\circ}C$ was lowered to 140$0^{\circ}C$, and the relative dielectric constant($\varepsilon$r) and temperature coefficient of resonant frequency($\tau$f) were not nearly changed. The addition of 0.97Bi2O3-0.03Al2O3 and 0.76Bi2O3-0.24NiO of 3wt% to (Ca0.5La0.5)(Ti0.5Al0.5)O3 made the Q.f0 values to be lower about 15% and 34%, respectively.

$LaMnO_3$ 의 첨가가 PZT의 소결현상 및 전기적 기계적 성질에 미치는 영향 (The Effect of $LaMnO_3$ Addition on Sintering Phenomena and Electro-mechanical Properties of PZT)

  • The sintering phenomena and piezoelectric properties of PZT ceramics of composition $Pb(Zr_{0.54} Ti_{0.46})O_3$ were investigated when a small quantity of $La_2O_3$ , $LaMnO_3$, $LaCrO_3$ were added. The unwanted chemical composition change in PZT during sinterin porces du to PbO evaporation poses a severe problem in PZt manufacturinig. It is observed tat an addition of small amount of $LaMnO_3$ to PZT markedly decreases the evaporation of PbO during sintering . The green compact of (1-x) PZT.xLaMnO3(x=0.02~0.10) could be sintered of under O2 atmosphere alone with no significant loss of PbO. The planar coupling factor kp of the sintered $0.98Pb(Zr_{0.54} Ti_{0.46})O_{3.0.02}LaMnO}3$ is similar to that of commercial PZT 6A. Microstructure investigation shows that part of sintering process of $Pb(Zr, Ti)O_3$.$LaMnO_3$ system progresses via liquid phase sintering. It is believed that the evaporation of PbO in PZT sintering is restricted by the addition of $LaMnO_3$ due to the above phenomena. Furthermore the solid solution of $LaMnO_3$ in PZT causes diffuses phase transition.

Correlation between Structures and Ionic Conductivities of $Na_2Ln_2Ti_3O_{10}$ (Ln=La, Nd, Sm, and Gd)

  • The variations of the structural detail of layered perovskite-type oxides, Na2Ln2Ti3O10 (Ln=La, Nd, Sm, Gd), have been refined by Rietveld analyses of their powder X-ray diffraction data. Although the c-axis strongly decreases from Ln=La to Nd, Sm, or Gd, the length of Na-O bond along the c-axis that is regarded as the sodium layer spacing is not dependent on the unit cell parameter. Such a behavior is explained by the fact that Na-O bond is in competition with Ti-O one of the perovskite slab. Increased covalency of this Ti-O bond by the lattice contraction leads to weakening of the attaching strength of Na ion. This picture is consistent with the experimental observation that Na ion conductivity of Na2Ln2Ti3O10 increases from Ln=La to Nd, Sm, or Gd despite strong contraction of the unit cell volume.

  • Oxides possess several interesting properties, such as ferroelectricity, magnetism, superconductivity, and multiferroic behavior, which can effectively be used oxide electronics based on epitaxially grown heterostructures. The microscopic properties of oxide interfaces may have a strong impact on the electrical transport properties of these heterostructures. It was recently demonstrated that high electrical conductivity and mobility can be achieved in the system of an ultrathin $LaAlO_3$ film deposited on a $TiO_2$-terminated $SrTiO_3$ substrate, which was a remarkable result because the conducting layer was at the interface between two insulators. In this study, we observe that the current-voltage characteristics exhibit $LaAlO_3$ thickness dependence of electrical conductivity in $TiO_2$-terminated $SrTiO_3$. We find that the $LaAlO_3$ layers with a thickness of up 3 unit cells, result in highly insulating interfaces, whereas those with thickness of 4 unit cells and above result in conducting interfaces.

Epitaxial하게 증착된 rutile-$TiO_2$와 anatase-$TiO_2$ 박막의 구조적 성질과 광전 성질에 대한 연구 (Structural and photovoltaic properties of epitaxial rutile and anatase filmes)

  • Epitaxial rutile-$TiO_2$ and anatase-$TiO_2$ films were grown at $800^{\circ}C$ on $Al_2O_3$ (1102) and $LaAlO_3$ (001), respectively, using pulsed laser deposition. The formation of different phases on different substrates could be qualitatively explained by the atomic arrangements at the interfaces. We also successfully deposited epitaxial rutile-$TiO_2$ and anatase-$TiO_2$ films on conductive $RuO_2$ and $La_{0.5}Sr_{0.5}CoO_{3}$ electrodes, respectively. Using a Kelvin probe, we measured the photovoltaic properties of these multilayer structures. A rutile-$TiO_2$ film grown on $RuO_2$ showed a very broad peak in the visible light region. An epitaxial anatase-$TiO_2$ film grown on $La_{0.5}Sr_{0.5}CoO_{3}$ showed a strong peak with a threshold energy of 3.05 eV.

소결 분위기가 $(1-x)CaTiO_3-xLaAlO_3$계의 마이크로파 유전특성에 미치는 영향 (The Effect of Sintering Atmosphere on the Microwave Dielectric Properties of $(1-x)CaTiO_3-xLaAlO_3$ System)

  • The effects of sintering atmospheres(air, O2, N2) on the sintering and microwave dielectric properties of (1-x)CaTiO3-xLaAlO3 system was investigated. The sintered density of (1-x)CaTiO3-xLaAlO3 under air atmosphere increased linearly with increasing x, but it decreased in the range of x>0.5 under O2 atmosphere and x>0.6 under N2 atmosphere in spite of the increament of the smaller La(1.06$\AA$) and Al(0.5 $\AA$) ion than Ca(0.99$\AA$) and Ti(0.6$\AA$). In case of the air sintering atmosphere of (1-x)CaTiO3-xLaAlO3 the two phases of orthorhombic and rhombohedral crystal system were coexisting, and the XRD peak of rhombohedral crystalsystem was to be higher with increasing x. However, the sintering atmosphere of O2 and N2 made the monophasic crystal system of orthorhombic keep up by x=0.5 and x=0.6, respectively, and it transformed to pseudo-cubic crystal system in x>0.5 and x>0.6. The XRD peak intensity of (1-x)CaTiO3-xLaAlO3 was to be gradually higher with increasing x under the air atmosphere of sintering. Whereas, its XRD peak intensity increased till x=0.6 but decreased with increasing x in the range of x>0.6 under O2 and N2 atmosphere. The relative dielectric constant of (1-x)CaTiO3-xLaAlO3 sintered under air atmosphere decreased linearly and the Q.f0 value increased according as x increased. On the other hand, the relative dielectric constant of (1-x)CaTiO3-xLaAlO3 under O2 and N2 atmosphere decreased in the range of x$\leq$0.5 with increasing x, but increased rapidly in the range of x$\geq$0.6. And the Q.f0 value increased till x=0.6 but decreased in the range of x>0.6 with increasing x. The temperature coefficient of resonant frequency had no relation to sintering atmosphere.

Magnetic Ordering in (1-x)BaTiO3-xLaFeO3 Solid Solutions

  • Solid solutions between $BaTiO_3$ and $LaFeO_3$ have been prepared through a solid state reaction method. The X-ray diffraction results reveal that $Ba_{1-x}La_xTi_{1-x}Fe_xO_3$ ($0.1\;{\leq}\;x\;{\leq}\;0.7$) compounds have a cubic structure, whereas the parent material $BaTiO_3$ has a tetragonal structure. The magnetization measurements indicate that the materials have a magnetic ordering at room temperature and the magnetic properties of the solid solutions depending on the doping amount of $LaFeO_3$. The origin of magnetic behaviors is believed to be from $Fe^{3+}$ ions.

  • Effects of $La_2O_3$, $MnO_2$ on the dielectric and piezoelectric properties of $0.02Pb(Y_{2/3}W_{1/3}O_3-0.98Pb(Zr_{0.52}Ti_{0.48})O_3$ system were investigated. The addition of La2O3 to the system enhanced electromechanical coupling factor (kp), piezoelectric constant (d33), but hardly changed mechanical quality factor (Qm). On the other hand, the addition of $MnO_2$ increased Qm significantly, but did not degrade kp and d33 so much. The piezoelectric properties of $0.02Pb(Y_{2/3}W_{1/3}O_3-0.98Pb(Zr_{0.52}Ti_{0.48})O_3$ containing 0.1wt% $La_2O_3$, 0.4wt% $MnO_2$ were very good and kp, d33, Qm were 55%, 350$\times$10-12C/N, 780, respectively. The size of the grains was proportional to the change of c/a (tetragonality) ratio caused by the addition of $La_2O_3$ and $MnO_2$, and dielectric, piezoelectric properties were sensitive to the amountof pyrochrole phase.
