A Study on Field Application of 2,2,2-trifluoroethanol (TFEA) as an Alternative Cleaning Agent

2,2,2-trifluoroethanol (TFEA), which is a good solvent for organic materials, having zero ozone depletion potential was synthesized in our research group. Physical properties and the cleaning efficiency of the TFEA were compared with those of halogenated cleaning agents and alcohol cleaning agents through various experimental tests. TFEA was expected to have higher cleaning efficiency than other agents probably due to large value of its wetting index that is one of parameters used for selecting good cleaning agents. In the cleaning efficiency tests, however, TFEA showed somewhat lower cleaning efficiency than commercial cleaning solvents in removing fluxes, cutting oils, greases and waxes. On the other hand, TFEA showed a good cleaning efficiency as much as CFC-113 and 1,1,1-trichloroethane in removing polyfluoropolyether oils. And TFEA exhibited a good performance enough to replace methylene chloride (MC) and N-methyl-prrolidone (NMP) in depainting acryl urethanes and non-solvent epoxy agents. TFEA also showed almost the same cleaning ability in removing the photoresist from the wafer surface within 3 min as NMP did. Thus, TFEA seemed to be one of promising alternative cleaning agents in some cleaning processes.

2,2,2-trifluoroethanol (TFEA)의 대체 세정제 적용 연구

오존파괴효과가 없고 유기물 용해성이 좋은 유기용매인 2,2,2-trifluoroethanol (TFEA)를 자체적으로 합성 제조하였다. 이를 현재 사용되고 있는 할로겐 세정제 및 알코올계 세정제들과 비교하여 물성 측정 및 세정성능 평가를 수행하였다. TFEA는 세정성능 추정 파라미터로 사용되는 습윤지수가 타 세정제들에 비해 매우 크게 나타나서 세정 성능이 클 것으로 추정되었다. 세정성능 평가실험 결과 기존 세정제들에 비해 플럭스(abietic acid), 절삭유, 그리스, 왁스에 대한 세정성능은 떨어지는 편이었으나 불소계 오일의 경우에는 CFC-113과 1,1,1-trichloroethane과 비슷한 세정효율을 나타냈다. 또, 페인트 박리에 적용한 결과 아크릴 우레탄과 무용제 에폭시 세정에서 methylene chloride (MC) 및 N-methyl-prrolidone (NMP)의 대체 세정제로서의 가능성을 보여주었다. 포토레지스트의 세정력 평가실험에서는 NMP와 같이 3 min 내에 세정이 완료되었다. 따라서, TFEA는 일부 기존 세정공정에 대해 대체 세정제로서의 가능성이 있음이 확인되었다.
