Microstructure and Electrical Property of Hemispherical Poly Si Film made by Low Pressure Chemical Vapor Deposition (저압 화학 증착법으로 제조된 Hemispherical Poly Si 박막의 미세구조 및 전기적 성질)

  • 저압화학증착법에 의해 제조된 hemispheircal 및 rugged Si 박막들은 64 Mbit DRAM 이상의 캐패시터에 사용하기 위해 개발되었다. 이 공정을 사용하므로써 종래에 사용되던 Si 전극의 평평한 표면이 hemispherical 혹은 rugged 박막 형태의 표면으로 변한다. 위와 같은 박막은 비정질 Si 표면에서 핵생성되며 Si 원자 확산에 의해 결정립들이 결정체로 성장한다. 화학증착의 변수, 열처리 및 in-situ doping process들은 hemispherical 및 rugged Si 박막의 미세구조에 영향을 준다. 동일 두께에서는 고온에서 이루어질 때 혹은 동일 온도일 경우에는 얇은 박막층일 때에 하부전극의 표면들이 rugged poly Si 형상을 나타내며 이렇게 됨으로써 유효면적은 2.1배로 증가한다. 이와 같은 캐패시터 유효면적 증가는 대체로 높은 신뢰성을 갖는 두꺼운 절연막을 사용하면서 stack 캐패시터 구조의 높이를 감소시킬 수 있다. 따라서 이러한 제조기술은 차세대 캐패시터에 적용될 수 있다.

  • We have used many Instrumentations to acquire the performance data of vehicles for many years. but these could not satisfied with environment specifications (vibration, shock, temperature) and data processing speed to applicate the performance test for armored military vehicles because of having developed as a common vehicles/fixed installation equipments. So new rugged embedded measurement system required to do large data acquisition and high processing speed (Maximum sample rate : 1.25MHz/ch) with rugged environment specifications. Electrical Characteristics of PECVD $Ta_2O_5$ Dielectic Thin Films on HSG and Rugged Polysilicon Electrodes (입체표면 폴리실리콘 전극에서 PECVD $Ta_2O_5$ 유전박막의 전기적 특성)

  • In order to increase the capacitance of storage electrode in the DRAM capacitor, two approaches were performed. First, hemispherical and rugged poly silicon films were made by LPCVD to increase the effective surface area of storage electrode. The even surface morphology of conventional poly silicon electrode was changed into the uneven surface of hemispherical of rugged poly silicon films. Second, PECVD $Ta_2O_5$ dielectric films were deposited and thermally treated to study the dielectrical characteristics of $Ta_2O_5$ film on each electrode. MIS capacitors with $Ta_2O_5$ films were electrically characterized by I-V, C-V and TDDB measurements. As a result, the capacitance of the electrode with uneven surface were increased by a factor of 1.2~1.5 and leakage current was increased compared with those of even surface. TDDB result indicates that the electrode with uneven surface has dielectrically more degraded than that of even surface. These results can be helpful as a basic research to develop new generation DRAM capacitors with $Ta_2O_5$ films.

An Objective Procedure to Decide the Scale Factors for Applying Land-form Classification Methodology Using TPI (TPI 응용에 의한 산악지형 분류기법의 적용을 위한 scale factor 선정방법 개발)

  • The objective of this research was to introduce the TPI approach for interpreting land-forms of mountain forests in South Korea. We develop an objective procedure to decide the scale factor as a basic analytical unit in land-form classification of rugged mountain areas using TPI. In order to determine the scale factor associated with the pattern of slope profiles, the gradient variance curve was derived from a revised hypsometric curve developed using the relief energy of topographic profiles. Using the gradient variance curve, found was the grid size with which the change in relief energy got the peak point. The grid size at the peak point was determined as the scale factor for the study area. In order to investigate the performance of the procedure based on the gradient variance curve, it was applied to determination of the site-specific scale factors of 3 different terrain conditions; highly-rugged, moderately-rugged and relatively less-rugged. The TPI associated with the corresponding scale factors by study site was, then, determined and used in classifying the land-forms. According to the results of this study, the scale factor gets shorter with more rugged terrain conditions. It was also found that the numbers of valleys and ridges estimated with TPI show almost the same trends as those of the observed and the scale factors tends to approach to the mean distance of ridges.

Development of Robust Embedded Measurement System by Using PXI Bus (PXI 버스를 이용한 강인한 범용계측시스템 개발)

  • Many instrumentations have been used to acquire the performance data of military systems fer many years. Thus a new rugged embedded measurement system is required to process large data in high processing speed(Maximum sample rate:1.25Mhz/ch) with rugged environmental specifications. We have developed embedded measurement systems by using PXI(PCI extension for Instrumentation)bus interface composed of a stand alone controller and versatile data acquisition boards(analog, digital, vision, temperature and small signal conditioner) on PC-based environment to solve these problems. Operation programs have been developed using Lab_View and the performances have been validated experimentally.

  • A loader is construction & road or agricultural machinery for lifting, moving, and mixing. This study deals with the agricultural mini loader for stock raising farming. The performance of the machine is established by pulling power, working lifting capacity, and minimum circling radius, etc. Also, driving easiness and endurance are very important in manufacturing. Thus, this study has developed the loader with the 4-wheel driving equipment by gear transmission, the 4-wheel steering equipment by power handle steering type, and the equipment making four wheels touch simultaneously on the rugged ground. The developed loader having these functions was very fit in a small cattle shed or a rugged ground. This study is divided into two parts; (I) development of 4WS transmission and (II) construction of the loader by 4WS system and other equipments.

  • The topographical effect resulted from rugged terrains and inhomogeneous spectral characteristics due to the complexly mixed land cover condition of Korea substantially lower the remotely sensed land cover classification accuracy In this study, a topographic correction method using digital elevation model to alleviate the topographic effects. To deal with inhomogeneous spectral characteristic, a hybrid classifier with inclusion of prior probabilities was introduced. This investigation concluded that the topographical normalization and hybrid classification with prior probabilities are effective on rugged landscape. The overall and average classification accuracies were improved by 0.92% and 1.016% respectively. The most substantial and noticeable accuracy improvement was observed in forest areas.

  • Normal operation of a workstation in a ship must be secured under any circumstances. Rugged workstation has been imported and there have been many difficulties in maintaining that system such as high cost, delayed after-service and etc. For that reason, a commercial workstation is decided to replace the rugged workstation. But as there is no anti-vibration design in the commercial workstation, a passive vibration isolation system consisted with oil damper and spring is applied. Through theoretical study and experiments, the proposed vibration system is proved to work effectively and make the commercial workstation be able to be used in a ship.

  • Urban Search and Rescue (USAR) involves locating, rescuing (extricating), and medically stabilizing victims trapped in confined spaces. In this paper we state the current approach to USAR, address the limitations and discuss the way for moving in rugged topography. To achieve objectives such as surveillance, reconnaissance, and rescue, it is necessary to develop a driving mechanism that can handle rugged geographical features. We propose a new type of driving mechanism for a rescue robot that has a variable shape single-track. By using a variety shapes, it can get the gain of steering and rotating and the ability to overcome stairs. In this paper, we analyzed the design parameters for making variable transform shapes and determined the specifications of the robot to enhance adaptability to stairs.

  • I use Jansen mechanism to reduce the unnecessary motion of car body and improve the motion performance capability in the rugged terrain To reduce the unnecessary motion, the positional variation of a main body of vehicle should be minimized. In order to reduce the change of height and control the speed at every moment when vehicle move, 16 legs or more are installed on a crankshaft and the paths of leg motions need to be considered in the rugged terrain. The vehicle will be optimized so that it produces a sufficient speed and torque for practical use. Finally, I designed proper body with Edison simulation. The simulation is good for beginners of mechanism design.
