Effect of Hydroxyl Ethyl Cellulose Concentration in Colloidal Silica Slurry on Surface Roughness for Poly-Si Chemical Mechanical Polishing

  • Poly-Si is an essential material for floating gate in NAND Flash memory. To fabricate this material within region of floating gate, chemical mechanical polishing (CMP) is commonly used process for manufacturing NAND flash memory. We use colloidal silica abrasive with alkaline agent, polymeric additive and organic surfactant to obtain high Poly-Si to SiO2 film selectivity and reduce surface defect in Poly-Si CMP. We already studied about the effects of alkaline agent and polymeric additive. But the effect of organic surfactant in Poly-Si CMP is not clearly defined. So we will examine the function of organic surfactant in Poly-Si CMP with concentration separation test. We expect that surface roughness will be improved with the addition of organic surfactant as the case of wafering CMP. Poly-Si wafer are deposited by low pressure chemical vapor deposition (LPCVD) and oxide film are prepared by the method of plasma-enhanced tetra ethyl ortho silicate (PETEOS). The polishing test will be performed by a Strasbaugh 6EC polisher with an IC1000/Suba IV stacked pad and the pad will be conditioned by ex situ diamond disk. And the thickness difference of wafer between before and after polishing test will be measured by Ellipsometer and Nanospec. The roughness of Poly-Si film will be analyzed by atomic force microscope.

On Some Changes in Polymer Blend Topological and Molecular Structures Resulted from Processing

  • A general scheme of a rubber structure is proposed. Using the thermomechanical method(TMA), some changes in the molecular and topological structures for uncured and cured, and unfilled and filled rubbers during processing are shown. In our investigations as region it is understood a complex structure, which is expressed at the thermomechanical curve(TMC) as a zone differed from others in thermal expansion properties. This zone is between the noticed temperatures of relaxation transitions, usually on the level like those determined by DMTA at 1Hz. These regions, which shares, are not stable, and differ in molecular-weight distribution(MWD) of chain fragments between the junctions. Differences in dynamics of the formation of the molecular and topological structures of a vulcanizate are dependent on the rubber formulation, mixing technology and curing time. Some of characteristics of these regions correlate with mechanical properties of vulcanizates what is shown for NR rubbers containing ENR or CPE as a polymeric additive. It is well known that the state of order influences diffusivity of low-molecular substances into the polymer matrix. Because of this, the two topological amorphous regions should influence the distribution of the ingredients and resulting in rubber compounds' heterogeneity, and related properties of cured rubber. Investigation of this problem is expected to be, in the future, one of the essential factors in determining further improvement of polymeric materials properties by compounding with additives and in reprocessing of rubber scrap.

Change of Ink Absorption Characteristics of Ink-Jet Printing Paper with Polymeric Binder (바인더용 고분자 첨가제에 따른 잉크젯 인화지의 잉크흡수 특성변화)

  • The coating material for the ink-jet printing paper tends to be waterbase as the waterbase ink-jet ink is used more widely. Waterbase coating material consists of alumina sol as a pigment, poly(vinyl alcohol) as a main binder and polymeric additive for improving properties. In this study, polymeric auditive was synthesized by combining one or toto monomers among methacrylic acid, acrylic acid and acrylamide to the basic monomers, styrene and n-butylacrylate. The properties of printability such as ink absorption, ink spreading, and optical density, glossiness and water resistance were investigated by changing the kinds of surfactants, the composition of monomers and the structure of polymer particles. Results showed that materials containing anionic surfactant and/or acrylic acid had problems in com-patibility with alumina sol. Also, coating materials containing acrylamide had good printability and lout glossiness while those containing methacrylic acid did not have good printability and high glossiness.

  • Generally, to product multi-grade oil like engine oil, a sort of mineral base oil is mixed with a fundamental additive package liquid and a polymer liquid as viscosity index improver in order to improve the lubricating property of base oil. That is, engine oil is the mixture of more than two fluids. Specially, a polymeric type liquid cannot be seen as the linear viscosity like Newtonian fluids. In this research, by using the governing equation describing non-Newtonian hydrodynamic lubrication related with the mixture of incompressible fluids based on the principle of continuum mechanics, it will be compared the bearing performance between the mixture of each liquid to be blended and multi-grade engine oil as a single fluid in a high speed hydrodynamic journal bearing. Further, it is to be found the way estimating the performance of the blended multi-grade engine lubricant in a journal bearing in advance before blending by using the physical properties of mineral base oil, fundamental additive liquid and polymer liquid of viscosity index improver. So, it can be reduced the number of trial and error to get the wanted lubricant by selecting the proper volume fraction of each liquid to satisfy the expected performance and estimating in advance the performance of various multi-grade oils before blending. Therefore, it can be shorten the developing time and saved the developing cost.

Effect of Additive Size on the Densification and Thermal Conductivity of AlN Ceramics with MgO-CaO-Al2O3-SiO2 Additives

  • In this study, we investigate the effect of additive size on the densification and thermal conductivity of AlN ceramics with $MgO-CaO-Al_2O_3-SiO_2$ (MCAS) additives. Micro-sized MCAS powder prepared via melting and nano-sized MCAS powder synthesized via the polymeric complex method are used as sintering additives. We analyze the densification behavior of AlN added with 5 wt.% of MCAS by dilatometry as well as by isothermal sintering in the temperature range of $1300{\sim}1700^{\circ}C$. AlN exhibits higher sinterability with nano-MCAS than with micro-MCAS, and both specimens approach their maximum densities when sintered at $1600^{\circ}C$ for 4 h. The thermal conductivities of AlN with 5 wt% of nano- and micro-MCAS additives sintered at $1600^{\circ}C$ are 82.6 and 32.0 W/mK, respectively. We find that nano-MCAS is more effective in sintering of AlN ceramics at lower temperatures, and thus for enhancing their thermal conductivities.

Enhanced stability of NADH/dehydrogenase mixture system by water-soluble phospholipid polymers

  • To maintain activity in a coenzyme/enzyme mixture system, such as ${\beta}$-nicotinamide adenine dinucleotide (NADH)/dehydrogenase, the water-soluble 2-methacryloyloxyethyl phosphorylcholine (MPC) polymers as an additive were synthesized and investigated for their stabilizing function. The inhibitor for the NADH/dehydrogenase reaction was spontaneously formed when the NADH was stored in the dehydrogenase solution. Therefore, we hypothesized that if the additive polymer could interact with an inhibitor without any adverse effect on the dehydrogenase, the activity in the NADH/dehydrogenase mixture could be maintained. We selected lactose dehydrogenase (LDH) as the enzyme, and the NADH was dissolved and incubated at $37^{\circ}C$ in the LDH solution containing the polymers. The phospholipid polymers used in this study were poly(MPC) (PMPC), poly(MPC-co-3-trimethylammonium-2-hydroxypropyl methacrylate chloride) (PMQ) and poly[MPC-co-potassium 3-methacryloyloxypropyl sulfonate ($MSO_3$)] ($PMMSO_3$). The poly($MSO_3$) was used as a reference. For the PMQ and $PMSO_3$ aqueous solutions, the activity of the NADH/LDH mixture system decreased with incubation time as the same level or lower than that in the Tris buffered solution in the absence of the polymers. However, for the poly($MPC-co-MSO_3$) ($PMMSO_3$) aqueous solution, the activity of the NADH/LDH mixed system was six times higher than that in the buffered solution even after a 3-days incubation. The LDH activity was 1.5-1.8 times higher in the presence of the $PMMSO_3$ compared with that in the $PMSO_3$ solution. The mixture of two polymers, poly(MPC) and poly($MSO_3$), did not produce any stabilization. Thus, both the MPC and $MSO_3$ units in the polymer chain had important and cooperative effects for stabilizing the NADH/LDH mixture.

  • The CA reverse osmosis membranes were prepared and were studied the effects of parameters in membrane performance. The dope solutions were composed of polymer, formamide, acetone and 2-methoxyethanol. And it was prepared flat type membranes. The membranes were measured flux and rejection. The experimental factors such as polymer concentration, additive type, solvent evporation period, annealing temperture, and applied pressure were changed to investigate the effects of these on the membranes. And the transport parameters were also calculated at reverse osmosis medel for prepared membranes.

The Composition Dependence Selectivity Changes by Plasticizer at the Cation Sensors Based on Tetracycline Antibiotics

  • The performances of tetracycline based cation selective polymeric membrane electrodes of many sets with different plasticizers were investigated as the selectivity of ion-selective electrodes and optodes are greatly influenced by membrane solvent and also controlled by plasticizers. The membrane 1 with Bis(2-ethylhexyl) sebacate (DOS) and additive shows good potentiometric performance toward Ca2+ (slope: 27.8 mV per decade; DL: -4.52) including selectivity. Contrastingly, membrane 4 with Dibutyl phthalate (DBP) shows near-Nernstian response, it has also shown the best measuring range and detection limit for Ca2+ (29.5 mV and -5.10) and Mg2+ (24.4 mV and -5.04) and the least selectivity has been also observed between Ca2+ and Mg2+. When the membrane 1 and 4 were used together to flow system, we could determine the concentration of Ca2+ and Mg2+, simultaneously.

  • New quadruply-bridged calix[6]arenes (I-V) have been studied as cesium selective ionophores in poly(vinyl chloride) (PVC) membrane electrodes. PVC membranes were prepared with dioctyl sebacate (DOS) or 2-nitrophenyl octyl ether (o-NPOE) as the sol vent mediator and potassium tetrakis(p-chlorophenyl)borate as the lipophilic salt additive. These ionophores produced electrodes with near-Nernstian slope. The selectivity coefficients for cesium ion with respect to alkali, alkaline earth and ammonium ions have been determined. The lowest detection limit (logaCs+ = -6.3) and the higher selectivity coefficient (logkpotCs+,Rb+ = -2.1 by SSM, -2.3 by FIM for calix[6]arene I) for Cs+ have been obtained for membranes containing quadruply-bridged calix[6]arenes (I, Ⅱ, Ⅲ), which have no para t-butyl substituents on the bridging benzene ring.
