This paper describes on RIE(Reactive Ion Etching) characteristics of 3C-SiC(Silicon Carbide) grown on Si(100) wafers. In this work, CHF$_3$ gas was used to form the polymer as a function of a side-wall for excellent anisotropy etching during the RIE process. The ranges of the etch rate were obtained from 60 $\AA$/min to 980 $\AA$/min according to the conditions such as working gas pressure, RF power, distance between electrodes and the $O_2$ addition ratio in working gas pressure. Under the condition such as 100 mTorr of working gas pressure, 200 W of RF power and 30 mm of the distance between electrodes, mesa structures with about 40 of the etch angle were formed, and the vertical structures could be improved with 50 % of $O_2$ addition ratio in reactive gas during the RIE process. As a result of the investigation, we know that it is possible to apply the RIE process of 3C-SiC using CHF$_3$ for the development of electronic parts and MEMS applications in harsh environments.
This paper reports a chemomechanical explosive sensor based on a thin polymer membrane. The sensor consists of thin parylene membrane and electrodes. Parylene membrane is functionalized with 4-mercaptophenol which interacts strongly with nitrotoluene based explosives. The membrane deflection caused by molecular interaction between the surface and explosives is monitored by capacitance between the membrane and the substrate. To measure the capacitance, electrodes are formed on the membrane and the substrate. While the previous cantilever system requires a bulky optical measuring system, this purely electric monitoring method offers a compact and effective system. Thus, this explosive sensor can be readily miniaturized and used in the field. The developed sensor can reliably detect dinitrotoluene and its limit of detection is evaluated as approximately 110 ppb.
Thermoplastic microfluidic devices are used in BioMEMS for medical and biotechnology applications, such as gene extraction, DNA analysis, and virus detection. In this research, a simple fabrication protocol with a commercially available pneumatic hot press is proposed and demonstrated for polycarbonate microfluidic devices. Microfluidic channels with a width of 200 ㎛ and a height of 10 ㎛ were designed and machined onto a brass plate as a mold insert using a CNC milling machine. The resulting microfluidic channels on the mold insert were assessed and found to have an actual width of 198 ㎛ and a height of 10 ± 0.25 ㎛. The microfluidic channels were replicated on a polycarbonate sheet using the proposed replication technique at 146℃ for 20 minutes under a constant load of 2400 kgf. The devices were then naturally cooled to 100℃ while maintaining the same pressure. It was found that the microchannels were successfully replicated in the polycarbonate, with a width of 198 ㎛ and a height of 10.07 ㎛. The proposed replication technique thus offers the rapid mass production of high-quality microfluidic devices at a low cost with a process that, unlike conventional photolithography systems, does not require expensive equipment.
Nano adhesion between SPM (scanning probe microscope) tips and $DDPO_{4}$ (dodecylphosphoric acid ester) and $ODPO_{4}$ (octadecylphosphoric acid ester) SAM (self-assembled monolayer) was experimentally studied. Tests were performed to measure the nano adhesion and friction in both AFM(atomic force microscope) and LFM(lateral force microscope) modes with the applied normal load. $DDPO_{4}$ and $ODPO_{4}$ SAM were formed on TiMe and TiOx surfaces. TiMe and TiOx were coated on the Si wafer by ion sputtering. Adhesion and friction of $DDPO_{4}$ and $ODPO_{4}$ SAM surfaces were compared with those of OTS (octadecyltrichlorosilane) SAM and DLC surfaces. $DDPO_{4}$ and $ODPO_{4}$ SAM converted the TiMe and TiOx surfaces to be hydrophobic. When the surface was hydrophobic, the adhesion and friction forces were found lower than those of bare surfaces. Work of adhesion was also discussed to explain how the surface was converted into hydrophobic. Results also showed that tribological characteristics of $DDPO_{4}$ and $ODPO_{4}$ had good properties in the adhesion, friction, wetting angle and work of adhesion. $DDPO_{4}$ and $ODPO_{4}$ SAM could be one of the candidates for the bio-MEMS elements.
최근, MEMS/NEMS 기술을 이용하여 기능성 나노 구조물을 제작하기 위한 공정기술 중에, 마스터 스템프에 형성된 나노패턴을 웨이퍼 등에 복제할 수 있는 나노임프린트 리소그래피 기술이 활발히 연구되고 있다. 본 연구에서는 기존 멀티헤드방식 나노임프린팅 장비에서 사용되던 전동모터를 대신하여 플렉셔 메커니즘과 결합된 나노스템프를 구동하기 위한 사각 형상의 중공형 압전액추에이터를 설계, 제작하였으며, 제조공정이 다른 각각의 시제품의 변위, 발생력 및 응답특성에 관한 검토를 수행한다. 또한, 압전 액추에이터의 변위제어에 대한 제어수법을 간단히 소개하였으며, 제작한 프로토타입의 PI제어기에 의한 변위 제어결과를 소개한다.
현재 플렉시블 폴리머를 이용한 MEMS (Microelectromechanical Systems) 기술이 빠르게 발전하고 있다. 그 중에서 Polycarbonate (PC), Poly Methyl Methacrylate (PMMA)와 같은 플렉시블 폴리머 재료는 광학적 특성이 우수하고 인체 친화적이며 미세 패턴 제조 공정이 용이하다는 등의 많은 장점을 가지고 있다. 본 연구는 반응성 이온 식각 기술을 이용하여 $O_2$, $SF_6$ 그리고 $CH_4$의 삼성분계 가스의 혼합 비율에 따른 PC와 PMMA의 건식 식각 결과 및 특성 평가에 관한 것이다. 준비한 각각의 기판에 포토리소그래피 방법으로 마스크를 형성하여 샘플을 만들었다. RF 척 파워를 100 W, 총 가스 유량을 10 sccm으로 고정시켜 플라즈마 식각 실험을 실시하였다. 그 결과에 의하면 전체적으로 PMMA의 식각율이 PC보다는 약 2배 정도 높았다. 그 결과는 PC는 PMMA 보다 상대적으로 높은 녹는점을 가지고 있다는 사실과 관계가 있다고 생각한다. 또한 $O_2/SF_6/CH_4$의 삼성분계 가스와 $SF_6/CH_4$, $O_2/SF_6$, $O_3/CH_4$로 나누었을 때 $O_2/SF_6$의 혼합 가스에서 PMMA와 PC의 식각 속도가 가장 높았다 (PC: 5 sccm $O_2$/5 sccm $SF_6$에서 약 350 nm/min, PMMA: 2.5 sccm $O_2$/7.5 sccm $SF_6$에서 약 570 nm/min). SEM을 활용하여 식각된 표면을 분석한 결과 PC는 PMMA보다 상대적으로 식각 표면이 더 매끈하였다. 또한 표면 거칠기 분석결과 PC의 표면 거칠기는 1.9$\sim$3.88 nm이었지만 PMMA의 표면 거칠기는 17.3$\sim$26.1 nm로 현저하게 높았음을 확인할 수 있었다.
전자후각(I-nose)시스템은, 전통적으로 음식물이나 플라스틱 제재의 생산에서 자동화된 품질관리 시스템에 사용되어 왔으나, 최근 호흡가스 등을 통해 당뇨, 호흡 및 소화기 질환과 감염 등을 검사하는 진단영역으로 그 응용분야를 확대하고 있다 이러한 질병과 연관이 없는 휘발성 유기화합물(volatile organic compound, YOC) 에 대하여 I-nose 의 센서어래이는 센서 물질과 휘발성 화합물 사이의 반응으로 인해 고유한 반응을 보이며, 신호의 profile 에 그 흔적을 남긴다. 본 연구에서는 센서어래이의 반응 신호를 profile 형태로 유지 및 분석함으로써 I-nose 의 가스시료 인식 성능을 보다 향상시킬 수 있는 방법을 제안하였다. 신호의 profile 에는 패턴인식을 위한 기존의 개별적인 특성(feature) 보다 많은 정보가 들어 있으며, 이를 가스의 구분에 효과적으로 이용하기 위해 디지털 영상처리에서 사용되는 패턴 매칭을 응용한time-profile방법을 새롭게 제안하였다. 제안된 방법의 검증을 위해, 반도체 공정에 의해 제작된 16채널의 초소형 가스센서 어래이를 사용해 측정된 8종류의 각기 다른 가스시료들에 대하여, 동종 및 이종 가스간의 매칭의 정도를 산출하였다. 기존의 방법과 비교한 결과 동종과 이종 가스간의 뚜렷한 구별이 가능하여 이를 패턴인식에 사용하면 E-nose의 가스 인식 성능을 향상시킬 것으로 전망된다.
본 논문에서는 뒷면 노광법과 감광제의 열분해법을 이용하여 다양한 형상을 가지는 탄소 마이크로니들의 제조방법과 제조된 마이크로니들을 사용하여 소수성 표면제어에 대한 연구를 수행하였다. SU-8 이 도포된 표면마스크 뒷면으로부터 자외선을 조사하여 다양한 지름, 간격, 그리고 높이를 가지는 폴리머 마이크로니들을 제조하였다. 이니들은 이후 열처리공정을 통해서 수축, 열변형 등의 형상변화를 거치면서 10 이상의 높은 종횡비와 나노사이즈의 뾰족한 팁을 가지는 탄소 재질의 마이크로니들로 변하게 된다. 탄소 마이크로니들을 가지는 석영기판은 친수성표면을 가지고 있기 때문에 표면에너지가 낮은 물질을 처리하여 소수성 정도를 제어하였다. HMDS 처리는 SU-8 니들보다는 탄소 니들의 경우에 표면의 소수성 조절에 효과가 있음을 접촉각의 측정과 XPS 측정결과로부터 확인할 수 있었다. 본 논문에서 제시하는 탄소 마이크로니들의 제조기술과 표면처리기술은 세포분석 및 바이오분야 그리고 자기세정분야 등에서 유용하게 사용될 수 있다.
