In this paper, in order to derive the current-voltage characteristics of n-AlGaN/GaN HEMTs with the piezoelectric and spontaneous polarizations, we suggested analytical solutions for the two-dimensional Poisson equation in the AlGaN and GaN regions by taking into account the longitudinal field variation, field-dependent mobility, and the continuity condition of the channel current flowing in the quantum well. Obtained expressions for long and short channel devices would be applicable to the entire operating regions in a unified manner. Simulation results show that the drain saturation current increases and the cutoff voltage decreases as drain voltage increases. Compared with the conventional models, the present model seems to provide more reasonable explanation for the drain-induced threshold voltage roll-off and the channel length modulation effect.
This study was conducted to solve the problem such as damage of completed compaction ground using the conventional compaction control method. In this study, a TDR system equipped with a flat type probe has been developed. Also, the Piezoelectric stack, which is an instrument for measuring the elastic wave on the ground, has been added to the developed flat type probe. In this study, the strength variation of reinforced soil with time was determined by using the TDR system. The value of compression and shear modulus increased from 198.65MPa to 541.80MPa and from 125.55MPa to 302.02MPa with time, respectively. Based on the test results, it has been confirmed that the developed TDR system can be used as reinforced effect analysis of soil and compaction control.
Aluminum-scandium nitride ($Al_{1-x}Sc_xN$) thin films with a TiN buffer layer have been fabricated on SUS430 substrate by RF reactive magnetron sputtering at room temperature under 50% $N_2$/Ar. The effect of Sc-doping on the structure and piezoelectric properties of AlN films has been investigated using SEM, XRD, surface profiler and pressure-voltage measurements. The as-deposited AlN films showed polycrystalline phase, and the Sc-doped AlN film, the peak of AlN (002) plane and the crystallinity became very strong. With Sc-doping, the crystal size of AlN film was grown from ~20 nm to ~100 nm. The output signal voltage of AlN sensor showed a linear behavior between 15~65 mV, and output signal voltage of Sc-doped AlN sensor was increased over 7 times. The pressure-sensing sensitivity of AlN film was calculated about 10.6mV/MPa, and $Al_{0.88}Sc_{0.12}N$ film was calculated about 76 mV/MPa.

In general, ultrasonic guided wave techniques that used for an evaluation of the internal defect have been applied without considering energy loss. It can be found out that the significant attenuation is observed in the signal of structure with defect by the scattering and absorption. Even in the signal acquired from defect-free structure, this attenuation can be also significant. Therefore, it is very essential to determine the Lamb wave propagation characteristics depending on modes because the dispersibility of Lamb wave can be easily influenced by the attenuation effect with frequency and thickness. For this reason, changing the propagation distance, attenuation coefficient of each Lamb wave mode needs to be investigated by the contact pitch-catch method with PZT(piezoelectric) sensors. In this paper, the experimental attenuation coefficient is measured by choosing the following three different variables; mode, thickness and plate materials. As a result, experimental attenuation coefficient is obtained as the function of variables.

In this study non-stoichiometric $(K_{0.5}Na_{0.5})_{0.97}(Nb_{0.96-x}Ta_xSb_{0.04})O_3$ ceramics were prepared by the conventional soild-state teaction method. The effect of Ta-substitution on the dielectric and piezoelectric properties were investigated. X-ray diffraction analysis of all the specimens less than x= 15 mol% indicated orthorhombic phase. Thereafter, the specimens showed orthorhombic phase near to pseudo-cubic. Sinterablity of all the specimens was improved due to secondary products such as KCT and KCN. The ceramics with x= 5 mol% showed the optimum velues of pizoelectric constant($d_{33}$)= 150 pC/N, electromechanical coupling factor (kp)= 0.45, electromechanical quality factor (Qm)= 418.9 and dielectric constant(${\varepsilon}_r$)= 567. Accordingly, These results indicate that the composition ceramics is a promising candidate for lead-free material.
$(Bi_{1/2}Na_{1/2})_{0.94}Ba_{0.06}(Ti_{1-x}Nb_x)O_3$ (BNBTxNb) ceramics were investigated in terms of the crystal structure as well as the ferroelectric, dielectric, and piezoelectric properties. While little change was observed in the microstructure except for a slight decrease in the average grain size, a significant change was noticed in the temperature dependence of dielectric and piezoelectric properties. It was shown that the property changes are closely related to the downward shift in the position of the ferroelectric-to-relaxor transition temperature with increasing amount of Nb doping. A special emphasis is put on the fact that Nb doping is so effective at decreasing the ferroelectric-to-relaxor transition temperature that even at no more than 2 at.% Nb addition, the transition temperature was already brought down slightly below room temperature, resulting in the birth of a large strain at 0.46 %, equivalent to $S_{max}/E_{max}=767pm/V$.

Conventional piezoelectric lead-zirconate-titanate (PZT) senor has high sensitivity, but it is very brittle. Recently polymer films such as polyvinylidene fluoride (PVDF) have been used use as a sensor. The advantages of PVDF are the flexibility and mechanical toughness. Simple process and possible several shapes are also additional advantages. PVDF sensor can be directly embedded and attached to a structure. In this study, PVDF sensor was embedded in single glass fiber/epoxy composites whereas PZT sensor with AE was attached to single fiber composites (SFC). Piezoelectric sensor responds to interfacial damage of SFC. The signals measured by PVDF sensor were compared to PZT sensor. PZT sensor detected the signals of fiber fracture, matrix crack, interfacial debonding and even sensor delamination, whereas PVDF sensor only detected fiber fracture signals so far, because PZT sensor is much more sensitive than current PVDF sensor. Wave voltage of fiber fracture measured by PVDF sensor was lower than that of PZT sensor, but the results of fast Fourier transform (FFT) analysis were same. Wave velocity using two PZT sensors was also studied to know the internal and surface damage effect of epoxy specimens.
Currently, increasing attention is being paid to relaxor-based ferroelectric single crystals in photoacoustic images, especially for high-end applications. Among the crystals are (1-x)Pb(Mg1/3Nb2/3)O3-xPbTiO3 (PMN-100xPT) single crystals located near their morphotropic phase boundary (x = 0.30-0.35) because of their ultrahigh piezoelectric and electromechanical coupling properties. The alternating current poling (ACP) treatment, rather than the conventional direct current poling treatment, has recently been spotlighted due to its effectiveness in enhancing the piezoelectric properties. So far, it has been suggested that the enhanced piezoelectricity originates from either a domain miniaturization to nanodomains or from an electric-field-induced monoclinic symmetry. In this study, we demonstrate by thermally stimulated depolarization current measurements that the effect of ACP is too complex to be explained using a single mechanism and that the proposed electric-field-induced monoclinic symmetry is unlikely to exist.
This paper is concerned with the performance evaluation and comparison analysis fur several kinds of LIPCA (Lightweight Piezo-Composite Actuator) device system. LIPCA device system is composed of a piezoelectric ceramic layer and fiber reinforced light composite layers, typically a PZT ceramic layer was sandwiched by a top fiber layer with low CTE (coefficient of thermal expansion) and base layers with high CTE. To investigate the effect of lay-up structure of the LIPCA on the actuating performance, four kinds of actuator with different lay-up stacking sequence were designed, manufactured, and tested. The performance of each actuator was evaluated using an actuator test system consisted of an actuator supporting jig, a high voltage actuating power supplier, and a non-contact laser measuring system. From the comparison of the performance of the LIPCA prototypes, it was found that the actuator with higher coefficient of unimorph actuator can generate larger actuating displacement.

The ZnO nanowire (NW)-based nanogenerators (NGs) can have rectifying current and potential generated by the coupled piezoelectric and semiconducting properties of ZnO by variety of external stimulation such as pushing, bending and stretching. So, ZnO NGs needed to enhance durability for stable properties of NGs. The durability of the metal electrodes used in the typical ZnO nanogenerators(NGs) is unstable for both electrical and mechanical stability. Indium tin oxide (ITO) is used as transparent flexible electrode but because of high cost and limited supply of indium, the fragility and lack of flexibility of ITO layers, alternatives are being sought. It is expected that carbon nanotube and Ag nanowire conductive coatings could be a prospective replacement. In this work, we demonstrated transparent flexible ZnO NGs by using CNT/Ag nanowire hybrid electrode, in which electrical and mechanical stability of top electrode has been improved. We grew vertical type ZnO NW by hydrothermal method and ZnO NW was coated with hybrid silicone coating solution as capping layer to enhance adhesion and durability of ZNW. We coated the CNT/Ag nanowire hybrid electrode by using bar coating system on a capping layer. Power generation of the ZnO NG is measured by using a picoammeter, a oscilloscope and confirmed surface condition with FE-SEM. As a results, the NGs using the CNT/Ag NW hybrid electrode show 75% transparency at wavelength 550 nm and small change of the resistance of the electrode after bending test. It will be discussed the effect of the improved flexibility of top electrode on power generation enhancement of ZnO NGs.
