Effects of Silica Filler and Diluent on Material Properties of Non-Conductive Pastes and Thermal Cycling Reliability of Flip Chip Assembly

  • In this paper, thermo-mechanical and rheological properties of NCPs (Non-Conductive Pastes) depending on silica filler contents and diluent contents were investigated. And then, thermal cycling (T/C) reliability of flip chip assembly using selected NCPs was verified. As the silica filler content increased, thermo-mechanical properties of NCPs were changed. The higher the silica filler content was added, glass transition temperature ($T_g$) and storage modulus at room temperature became higher. While, coefficient of thermal expansion (CTE) decreased. On the other hand, rheological properties of NCPs were significantly affected by diluent content. As the diluent content increased, viscosity of NCP decreased and thixotropic index increased. However, the addition of diluent deteriorated thermo-mechanical properties such as modulus, CTE, and $T_g$. Based on these results, three candidates of NCPs with various silica filler and diluent contents were selected as adhesives for reliability test of flip chip assemblies. T/C reliability test was performed by measuring changes of NCP bump connection resistance. Results showed that flip chip assembly using NCP with lower CTE and higher modulus exhibited better T/C reliability behavior because of reduced shear strain in NCP adhesive layer.

  • This paper presents the IR-Lamp test results of evaluating heat protection performance and measuring of mechanical/thermal properties in the heat protection material of missile external surface. The results showed that increasing the contents of microballoons improved the heat protection performance, but the mechanical properties were deteriorated. Among the kinds of microballoons, Epoxy/Phenolic Microballoons mixture showed the best mechanical properties and low thermal conductivity. Epoxy/Cork mixture showed the best heat protection in the IR-Lamp test, though it has low mechanical properties and high thermal conductivity.

  • This paper describes experimental results of modified small punch( MSP) test conducted to evaluate the fracure characteristics and mechanical properties of plasma sparayed zirconia ($ZrO_2$ stabilized with 8wt. % $Y_20_3$ : YSZ) NiCrAlY composite. The mixing ratios of YSZ/NiCrAlY were 0/100, 25/75, 50/50, 100/0 v.%. Test temperatures ranged from 293K to 1473K. This study is directed at development of thermal barrrier coating(TBC) system with superior heat resistance and mechanical properties. The microstructure and fracture process of the composite were examined by SEM and AE method. The mechanical properties of 100% YSZ were nearly independent of the temperatures tested in this study. In contrast, the NiCrAlY-containing composites showed a significant decrease of the mechanical properties above 1273K, showing a ductile- brittle transition behavior up to the temperature. Furthermore, it can seen that 25% YSZ/75% NiCrAlY composite gave the highest fracure strength and fracture energy among the mixing ratio tested over the temperature range.

  • Wood plastic composite (WPC) is a green composite made of wood flour and thermoplastics to provide better performance by removing the defects of both wood and plastics. However, relatively low thermal stability and poor fire resistance of wood and plastics included in WPC have been still issues in using WPC as a building material for interior applications. This study investigated the effect of environmentally-friendly flame retardants (EFFRs) on the mechanical, thermal, morphological, and water absorption properties of wood flour (WF)/talc/polypropylene (PP) composites in comparison with neat PP. The whole EFFRs-filled WF/talc/PP composites showed higher values in flexural strength, flexural modulus, and impact strength compared to neat PP. In thermal properties, aluminum hydroxide (AH)-filled composite showed a $36^{\circ}C$ reduction in maximum thermal decomposition temperature ($T_{max}$) compared to neat PP, but magnesium hydroxide (MH) played an important role in improving thermal stability of filled composite by showing the highest $T_{max}$. From this research, it can be said that MH has potentials in reinforcing PP-based WPCs with improvement of thermal stability.

  • The purpose of this study is to investigate the thermal embrittlement and the mechanical properties of 2.25Cr-1Mo steel aged at high temperature and stress for 250 hours. Original, aged artificially material were tested to obtain the hardness and impact absorbed energy. Hardness and impact absorbed energy decreased with the increasing aging time. The carbide morphology with the thermal embrittlement was found to contribute to the mechanical property change by X-Ray diffraction method.

  • We experimentally investigated the effects of thermal aging and cold work on the microstructure, mechanical properties, and primary water stress corrosion cracking (PWSCC) initiation time for Alloy 182 welds. The effects of thermal aging and cold work on the PWSCC initiation time of Alloy 182 were modeled based on the plastic energy concept and the PWSCC initiation data of this study and previous reports by considering censored data. Based on the results, it is estimated that the PWSCC resistance of the Alloy 182 weld firstly increases and then decreases with thermal aging time when the applied stress is kept constant.

  • With the development of themal observatory device(TOD), thermal camouflage system has been applied not only to the weapon system but also to the combat suit for soldiers. In this paper, the characteristic of thermal radiation of human body depending on the clothing material properties was analyzed through numerical simulations. The bioheat equation with thermoregulatory model was solved to obtain the realistic surface temperature of human body and these results are combined with the emissivity of human skin and clothing in order to calculate the thermal signature from the human body. According to each thermal resistance of clothing, the optimal background radiance which makes contrast radiance intensity(CRI) be lowest is different. Also, the average CRI variation per thermal resistance change is about twice as much as the case of evaporative resistance change.

  • Natural fiber-filled polymer composites have attracted great interest due to increasing environmental concerns and their low costs. In this study, the properties of rice husk flour-filled polypropylene (PP) were analysed in view of the large quantities of this agricultural product available as residue in Brazil. The rice husk flour (RHF) was characterized by SEM and particle size distribution. The properties of the composites were studied by MFI, DMA, DSC and TGA analyses. A commercial PP modified with maleic anhydride (MAPP) was used as coupling agent. It was verified that RHF decreased the MFI of the composites and that the coupling agent decreased it even more. The efficiency of MAPP was confirmed by the high storage modulus and high loss factor of the coupled composites.

Sawdust reinforced polybenzoxazine composites: Thermal and structural properties

  • In this study, Mangifera Indica tree sawdust reinforced bisphenol-A aniline based benzoxazine composites were prepared by varying the sawdust from 20 wt% to 45 wt%. Thermogravimetric analysis of composites revealed excellent compatibility between polybenzoxazine and sawdust from the remarkable growth in char yield from 22% (neat resin) to 36% (for highly filled) and glass transition temperature from 151 to 165℃. Ultimate weight loss of the composites evaluated from the Derivatives of TG plots. Limiting oxygen index values of the composites reported considerable growth i.e.,from 28 to 32 along with the increase in filler content. Differential scanning calorimetry results showed that sawdust particles have an insignificant effect on curing temperature (219℃) for the raise in sawdust content. Structure of the sawdust, benzoxazine monomer, polybenzoxazine and composites were studied using Fourier transformation infrared spectroscopy. Overall, polybenzoxazine composites with sawdust as filler showed improved thermal properties when compared with pure polybenzoxazine.

Gd effect on microstructure and properties of the Modified-690 alloy for function structure integrated thermal neutron shielding

  • The new Modified-690Gd alloy, namely as Ni-30Cr-(10-x) Fe-xGd (x = 0.5, 1.0, 1.5,2.0, 3.0 wt%) for function structure integrated thermal neutron shielding has been prepared and characterized. The Modified-690Gd alloy was mainly composed of γ austenite matrix and (Ni, Cr, Fe)5Gd precipitated along grain boundaries. The new Modified-690Gd alloy had great mechanical properties, which had the tensile strength exceeding 620 MPa and the elongation being above 50%. Meanwhile, this alloy had excellent weldability and good corrosion resistance in boric acid. The new Modified-690Gd alloy is expected to be a kind of high efficiency thermal neutron shielding materials.
