누설전류가 작은 $1.3\mum$ GaInAsP/InP 평면매립형 레이저 다이오드

  • Buried-heterostructure lasers are more difficult to fabricate than weakly index guided or gain guided lasers. However, these strongly index guided structures are most suitable for a source of lightwave transmission systems. But, for conventional etched mesa buried heterostructure lasers, the regrowth of InP blocking layer is difficult and irreproducible. So, there are inevitable leakage currents flowing outside the active region resulting poor performance. To eliminate these problems, we used a planar buried heterostructure. As a results, the average threshold current was 28mA and the differential quantum efficiency was about 20% per facet for $1.3\mum$ GaInAsP/InP PBH-LD. The initial forward leakage current was not exceeding $1\muA$ and the reverse voltage for $-10\muA$ was -3V~-5V, these are improved figure of 1mA~10mA and -1V~-3V for EMBH laser diode. The chip modulation bandwidth was more than 2.4GHz for $1.5I_th$.

페라이트 영구자석을 갖는 고속 매입형 영구자석 전동기의 특성해석 및 설계 (Design and Characteristic Analysis for High-speed Interior Permanent Magnet Synchronous Motor with Ferrite Magnet)

  • We propose an interior permanent magnet syhchronous motor (IPMSM) with arc-shape ferrite permanent magnets (PMs) as a substitute for the rare-earth permanent magnet, and determine its optimal design through parametric study. First, we use 2D finite element analysis to analyze 4-poles and 6-slots initial model according to performance requirements and design parameters. The current angle of the maximum average torque considered in the analysis is different compared with the current angle of the minimum torque ripple. Thus, the parametric study for optimal rotor design is performed by varying the thickness and the offset radius of the PMs according to current angle. In particular, a narrow bridge is required in conventional IPMSM for reducing flux leakage; however, the increase in cogging torque in the analysis model saturates the narrow bridge (large offset radius). Therefore, we suggest an appropriate shape considering limiting conditions such as DC link voltage, average torque, torque ripple, and cogging torque taking into account performance requirements.

  • The microstructure, electrical properties, and clamping voltage characteristics of $ZnO-Pr_6O_{11}-CoO-Cr_2O_3-Y_2O_3(ZPCCY)-based$ varistor ceramics sintered at $1350^{\circ}C$ were investigated as a function of sintering time from 1 to 3 h. With increasing sintering time, the average grain size and density increased in the range of $11.4\~16.0\;{\mu}m$ and $5.34\~5.54g/cm^3$, respectively, in accordance of increasing sintering time. The nonlinear exponent decreased in the range of $60\~26$ and the leakage current increased in the range of $1.3\~10.7\;{\mu}A$ with increasing sintering time. The clamping voltage ratio increased in the range $1.58\~1.65$ for ratio surge current of 10 A as the sintering time increased.

  • The microstructure, electrical, and clamping voltage characteristics of ZPCCD-based varistors were investigated at sintering time of 2 and 3 h. The average grain size and density of varistor were increased from 15.2 to 19.0 and from 5.5 to 5.6 $g/cm^3$ with sintering time, respectively. The nonlinear exponent was 65.4 for 2 h and 37.4 for 3 h, and leakage current was 0.54 ${\mu}A$ for 2 h and 0.67 ${\mu}A$ for 3 h. The dissipation factor was 0.0397 for 2 h and 0.0457 for 3 h. The clamping voltage ratio at surge current($8/20{\mu}s$) of 10~300 A was increased in the range of 1.56~2.17.

Effect of Low-Temperature Sintering on Electrical Properties and Aging Behavior of ZVMNBCD Varistor Ceramics

  • This paper focuses on the electrical properties and stability against DC accelerated aging stress of ZnO-V2O5-MnO2-Nb2O5-Bi2O3-Co3O4-Dy2O3 (ZVMNBCD) varistor ceramics sintered at 850 - 925 ℃. With the increase of sintering temperature, the average grain size increases from 4.4 to 11.8 mm, and the density of the sintered pellets decreases from 5.53 to 5.40 g/㎤ due to the volatility of V2O5, which has a low melting point. The breakdown field abruptly decreases from 8016 to 1,715 V/cm with the increase of the sintering temperature. The maximum non-ohmic coefficient (59) is obtained when the sample is sintered at 875 ℃. The samples sintered at below 900 ℃ exhibit a relatively low leakage current, less than 60 mA/㎠. The apparent dielectric constant increases due to the increase of the average grain size with the increase of the sintering temperature. The change tendency of dissipation factor at 1 kHz according to the sintering temperature coincides with the tendency of the leakage current. In terms of stability, the samples sintered at 900 ℃ exhibit both high non-ohmic coefficient (45) and excellent stability, 0.8% in 𝚫EB/EB and -0.7 % in 𝚫α/α after application of DC accelerated aging stress (0.85 EB/85 ℃/24 h).

  • Recently, high voltage outdoor ploymer insulators have been widely used commercially owing to their excellent electrical and mechanical properties, superior comtamination flashover performance, light weight, easy installation or handing, no maintenance during service, competitive price and so on. compared to porcelaain and glass insulators. For instance, silicone rubber(SR) for polymeric insulators specially has much superior insulating and anti-pollution performance due to its specific hydrophobicity even in severe contaminated environments. We have investigated surface discharge current characteristics of silicone rubbers(SR) for HV outdoor composite insulation specimen under accelerated aging codition using a computer measuring system. The relations of average leakage current and surface discharge current repetition rates and discharge current amplitude, the distribution of discharge current amplitude were studied to investigate electrical conduction of silicone rubber surface with the salt fog condition.

  • The microstructure, electrical, and clamping voltage characteristics of ZPCCY-based varistor ceramics were investigated in the sintering time range of 1${\sim}$3 h. Fully Integrated HBT MMIC Series-Type Extended Doherty Amplifier for W-CDMA Handset Applications

  • A highly efficient linear and compactly integrated series-type Doherty power amplifier (PA) has been developed for wideband code-division multiple access handset applications. To overcome the size limit of a typical Doherty amplifier, all circuit elements, such as matching circuits and impedance transformers, are fully integrated into a single monolithic microwave integrated circuit (MMIC). The implemented PA shows a very low idle current of 25 mA and an excellent power-added efficiency of 25.1% at an output power of 19 dBm by using an extended Doherty concept. Accordingly, its average current consumption was reduced by 51% and 41% in urban and suburban environments, respectively, when compared with a class-AB PA. By adding a simple predistorter to the PA, the PA showed an adjacent channel leakage ratio better than -42 dBc over the whole output power range.

실시간 Igr 검출을 위한 센서 모듈의 제작 및 신뢰성 평가에 관한 연구 (A Study on the Fabrication of the Sensor Module for the Detection of Resistive Leakage Current (Igr) in Real Time and Its Reliability Evaluation)

  • The purpose of this study is to fabricate a sensor module to detect the resistive leakage current (Igr) in real time that occurs to low voltage electric lines and to verify its reliability. In the case of the developed sensor module, wires are inserted into the zero current transformer (ZCT) and current transformer (CT) in advance and then the branch line is connected to the circuit breaker. The measurement result of the resistance of the distribution panel equipped with the developed sensor module shows that the resistance is $0.151m{\Omega}$ between the R and R phases, $0.169m{\Omega}$ between the S and S phases, and $0.178m{\Omega}$ between the T and T phases, respectively. The insulation resistance measured at AC 500 V and 1,000 V is $0.08m{\Omega}$ between the R, S, T and N phases, respectively. Then, the insulation resistance measured at DC 500 V is $83.3G{\Omega}$ between the R, S, T and G terminal, respectively. In addition, the applied withstanding voltage is AC 220 V/380 V/440 V and it was found that characteristics between all phases are good. This study measured the standby power by installing the developed sensor module at the rear of the MCCB and switching the circuit breaker on sequentially. The standby power is 1.350 W when one circuit breaker is turned on, 1.690 W when 2 circuit breakers are turned on, and 4.371 W when 10 circuit breakers are turned on. This study also verified the reliability of the standby power of the distribution panel equipped with the developed sensor module using the Minitab Program (Minitab PGM). Since the analysis shows the statistical average of 1.34627 in the reliable range of normal distribution, standard deviation of 0.001874, AD of 0.554, and P value of 0.140, it is found that the distribution panel equipped with the developed sensor module has high reliability.

  • ZnO varistors for distribution surge arrester (18kV, 5kA) were developed and tested microstructure and electrical characteristics. Microstructure of ZnO varistor was consisted of ZnO grain, spinel phase and Bi-rich phase. Average grain size of ZnO varistor was $\mu\textrm{m}$ Reference voltage and lightning impulse residual voltage of ZnO varistor exhibited a good haracteristics above 5.5kV and below 11.56kV, respectively. Consequently, discharge capacity which is the most important characteristics of ZnO varistor for surge arrester exhibited excellent properties above 70kA at twice high-current impulse test. Moreover, variation rate of reference voltage and lightning impulse residual voltage showed below 5% and 2% after high-current impulse test, respectively. Leakage current and watt loss of ZnO varistor will not increase during accelerated aging test at stress condition, such as 3.213kV/$115^{\circ}C$/1000h.
