Analysis of Accelerated Soft Error Rate for Characteristic Parameters on Static RAM (정적 RAM 특성 요소에 의한 소프트 에러율의 해석)

  • This paper presents an ASER (Accelerated Soft Error Rate) integral model. The model is based on the facts that the generated EHP/s(electron hole pairs) are diminished after some residual range of the incident alpha particle, where residual range is a function of the incident angle and the capping layer thickness over the semiconductor junction. The ASER is influenced by the flux of the alpha particles, the junction area ratio, the alpha particle incident angle when the critical charge is same as the collected charge, and the sizes of the alpha source and the chip. The model was examined with 8M static RAM samples. The measured ASER data showed good agreement with the calculated values using the model. The ASER decreased exponentially with respect to the operational voltage. As the capping layer thickness increases up to $16{\mu}m$, the ASER increases, and after that thickness, the ASER decreases. The ASER increased as the depth of BNW increased from $0{\mu}m\;to\;4{\mu}m$. and then saturated. The ASER decreased as the node capacitance increased from 2fF to 5fF.

The Stopping Power and Cross-section Measurement of $\alpha$-particle in Ar, He and $N_2$ gases (Ar, He 및 $N_2$ 가스의 $\alpha$-입자 저지능과 저지 단면적 측정)

  • The energy losses of ${\alpha}$-particle with 3 to 5.4 MeV energy were measured as a function of gas absorber thickness and ${\alpha}$-particle energy in three light gaseous media; He, Ar, and $N_2$. The stopping powers and stopping cross-sections were determined by analyzing these data. For Ar gas, the experimental values are very well consistent with the corresponding values of Srivastava's stopping-power theory with the condition of the completely and partially stripped ion. For $N_2$ and He gases, these experimental values express the inconsistencies of about $13{\sim}36%$ and $27{\sim}28%$, respectively.

Pore Characteristics of Porous Alumina Ceramics Fabricated from Boehmite Hydrosol and Alumina Particles (Boehmite 수화졸의 알루미나로 제조한 다공성 알루미나 세라믹스의 기공특성)

  • Porous alumina ceramics were fabricated by pseudo-boehmite phydosol-gel process within/without commercial $\alpha$-alumina particles average 1 and 40 micron respectively. The pore characteristics of fired specimens were studied by the measurement of bulk density total porosity thyermal analysis pore volume pore distribution BET area XRD and SEM. with increasing of firing temperature pore volume and BET surface area were decreased and the average pore size was increased to approximately 146$\AA$ upto 80$0^{\circ}C$ by de-watering of [OH] and formation of $\alpha$-alumina. The fired relative density of the alumina-dispersed specimen with average 1 micron particle was increased with the amounts of dispersed particle by bimodal packing theory which is compared to the ones of specimen including of average 40 micron particle. It was confirmed that the percola-tion threshold in porous ceramics with coarser particle (40 micron) has formed between the transformed-alumina from hydrogel and dispersed-alumina of above 50 vol% particle and the total porosity was increased at the threshold point above.

  • Various $\alpha$-silicon carbied and colloidal graphite particles were sintered at 155$0^{\circ}C$ in vacuum atmosphere by reaction bonding sintering method, and the physical properties and microstructural analysis of specimen were investigated. With decreasing particle size, sintered density and 3-point bending strength of materials were increased and 3.2${\mu}{\textrm}{m}$ specimen showed high density and strength, 3.05g/㎤, 40kg/$\textrm{mm}^2$, respectively. The results of X-ray diffractometer and optical micrographs analysis showed that graphite and silicon melt reacted to convert to fine $\beta$-SiC particle and the body was changed to dense material.

  • For the application of hydrogenated amorphous silicon (a-Si:H) p-i-n structural diode as the alpha particle spectroscopy, the induced charge collection was simulated based on a relevant non-uniform charge generation model. The simulation was accomplished for two extreme cases of the incident direction of alpha particle, p-and n-side, respectively. As expected, for the complete charge collection, the hole collection should be severely considered due to its poor mobility and the full depletion bias required. For the comparison of signal corresponding to the detector configuration or structure, although n-i-p configuration shows a wider range of linearity to the energy, p-i-n configuration is more suitable in the viewpoint of linearity and signal value for the considering energy range.

Signal Generation Due to Alpha Particle in Hydrogenated Amorphous Silicon Radiation Detectors

  • The hydrogenated amorphous silicon (a-Si : H) holds good promise for radiation detection from its inherent merits over crystalline counterpart. For the application to alpha spectroscopy, the induced charge collection in a-Si : H pin detector diodes ons simulated based on a relevant non-uniform charge generation model. The simulation was peformed for the initial energy and the range of incident alpha particles, detector thickness and the operational parameters such as the applied reverse bias voltage and shaping time. From the simulation, the total charge collection was strongly affected by hole collection as expected. To get a reasonable signal generation, therefore, the hole collection should be seriously considered for detector operational parameters such as shaping time and reverse voltage etc. For the spectroscopy of alpha particle from common alpha sources, the amorphous silicon should have about 70${\mu}{\textrm}{m}$ thickness.

  • This research examined the effect, which it follows in particle size distribution change of CaHPO$_4$ㆍ2$H_{2}O$ (DCPD). We used two kinds of compositions; tetracalcium phosphate (TTCP)/dicalcium phosphate dihydrate (DCPD) composition and $\alpha$-tricalcium phosphate ($\alpha$-TCP)TTCP/DCPD composition. As the result, the mean particle size of the DCPD decreased, the setting tine shortened at all compositions. The reference powder (DR), which did not milling, showed about 2 times strength value compared with other milling sample. Especially, the compressive strength of 60 : 20 : 20 sample (DR(do$_{0.5}$)=12.08 $\mu\textrm{m}$) after curing 7 days in simulated body fluid solution was 40$\pm$0.5 MPa, which was the highest. This resulted from the packing density at $\alpha$-TCP/TTCP/DCPD combination.

  • Effects of agitation and heating rate on crystallinity, size distribution and mean size of $\alpha$-$SiO_2$powder prepared hydrothermally were investigated. $\alpha$-$SiO_2$crystalline powder, in mean particle size of 1~3.2 $\mu\textrm{m}$, was obtained at $350^{\circ}C$ using KOH as a mineralized for a 3 h reaction. Experimental results showed that particle size became smaller as the rate of agitation increased if it was introduced from the beginning of reaction, however, crystallinity was reduced at the low rate of agitation and it was became enhanced at above 150 r/min. Particle size became larger if agitation was introduced at any time during the reaction rather than introduced from the beginning of reaction. It was also found that particle size became smaller if heating rate was reduced, while the rate of agitation kept constant.

  • The consolidation tests are conducted to investigate the soil particle crushing stress for understanding the secondary compression characteristics of carbonate sandy sabkha soil caused by particle crushing under a high confining stress. The rate of secondary crushing compression ($C_{{\alpha}{\epsilon}}{^*}$) is introduced instead of the rate of secondary compression to define the characteristic of the particle crushing compression settlement ($S_s{^*}$). Void ratio ($e_p{^*}$) and settlement ($H_p{^*}$) in particle crushing are used as a reference point of secondary behavior, and the ratio of primary compression index ($C_c$) to secondary crushing compression ($C_{{\alpha}{\epsilon}}{^*}$), $C_{{\alpha}{\epsilon}}{^*}/C_c$ value was changed from 0.0105 to 0.0187. When comparing with quartz sands, secondary compression settlement of sabkha is very large due to particle crushing which is not usually observed in quartz sand. It is observed that as the depth of sabkha layer becomes deep, the $S_s{^*}$ and $C_{{\alpha}{\epsilon}}{^*}$ increase under the same stress level.

  • A theoretical expression for determining the effective magnetic moment of hematite(${\alpha}-Fe_{2}O_{3}$) particle of the parasitic ferromagnetism by the proton relaxation in water is derived. In deriving the expression it is found that the mathematical procedures are exactly the same as those applied for aqueous solutions containing free paramagnetic ions, except that the distance between the proton spin of water molecule and the corresponding electronic spin of the particle must be considered to be a radius vector rather than a relative distance. And it is also found that the average effective magnetic moment of the particle calculated by the expression is in good agreement with the experimental value determined by Hirai.
