AlGaN/GaN이중 이종접합구조의 광여기 유도방출 특성 (Optically Pumped Stimulated Emission from AlGaN/GaN Double-Heterostructure)

  • AIN 완충층을 이용하여 대기압 유기금속에피텍셜 (MOVPE)법으로 사파이어 기판위에 성장시킨 AlGaN/GaN 이중 이종접합구조(double heterostructure : DH)의 고밀도 광여기에 의한 자외선 영역에서의 단면모드 유도방출 특성에 대하여 조사하였다. 실온에서 여기광 밀도 200kW/$cm^{2}$에서 방출된 AlGaN/GaN DH의 유도방출 피크파장과 반치폭은 각각 369nm와 22.4meV이었으며, 80K의 온도에서는 각각 360.1nm와 13.4meV이었다. 고밀도 광여기에 의하여 단면모드 자외영역 유도방출을 얻기에 필요한 입사광 밀도의 임계치는 실온과 80K의 온도에서 각각 89kW/$cm^{2}$와 44kW/$cm^{2}$이었다.

Optical characteristics of GaN-based quantum structures

  • Studies on the optical properties related to the built-in internal field and the carrier localization present in various GaN-based structures are essential not only for the physical interest but in designing practical visible and ultraviolet light emitting device applications with better performance and quantum efficiency. We report on the optical characteristics of various dimensional GaN-based structures such as (i) GaN self-assembled quantum dots grown in Stranski-Krastanov mode (OD), vertically-aligned GaN nanorods (1D), graded-In-content InGaN quantum wells (2D), laterally-overgrown GaN pyramids (3D), and GaN epilayers grown on various substrates. We used a wide variety of optical techniques, such as photoluminescence (PL), PL excitation, micro-PL, cathodoluminescence, optically-pumped stimulated emission, and time-resolved PL spectroscopy. An overview and comparison of the optical characteristics of the above GaN-based structures will be given.

  • This paper on measurement of curvature radius by the using of laser interferometer and prove. Mean value compared of ball and bearing It is developed program for date creation, and the verification using program. Measurement object center and curvature radius taking of LSC. when it is compared bearing prove with ball prove, the bearing prove can not proper by reason of big uncertainty and If laser setting error decrease, curvature radius get precision radius 10$\^$-5/.

반도체 레이저 다이오드의 횡방향 1차모드의 특성 해석 (An analysis of the lateral first-order mode characteristics for the semiconductor laser diodes)

  • This paper represents the lateral first-order mode characteristics for the semiconductor laser diodes using a two-dimensional numerical simulator. In order to analyze the lateral first-order mode characteristics, Helmholtz wave equation is solved twice for the lateral fundamental and the first-order mode considering the mode gain, total losses, and the recombination rate due to the stimulated emission radiation for the each mode independantly. Through this procedure, we find that the lateral first-order mode was easily guided as increasing the stripe width for the index-guiding structures, and that the lateral first-order mode seems to be dominated in the distribution of total light intensity when its output power reaches nearly half of that of the lateral fundamental mode. This results may be used to design the device structure which guides only the lateral fundamental mode.

Structural and Optical Characteristics of High Quality ZnO Thin Films Grown on Glass Substrates Using an Ultrathin Graphite Layer

  • We report the growth of high quality zinc oxide (ZnO) thin films on amorphous glass substrates and their structural and optical characteristics. For the growth of ZnO films, mechanically exfoliated ultrathin graphite or graphene layers were used as an intermediate layer because ZnO does not have any heteroepitaxial relationship with the amorphous substrates, which significantly improved the crystallinity of the ZnO films. Structural and optical characteristics of the films were investigated using scanning and transmission electron microscopy, x-ray diffraction, and variable temperature photoluminescence spectroscopy. High crystallinity and excellent optical characteristics such as stimulated emission were exhibited from the high quality ZnO films grown on glass substrates.

V형 양자선 레이저의 전류 차단층에 대한 연구 (A Study on Current Blocking Configuration of V-Groove Quantum Wire Laser)

  • In order to enhance current Injection efficiency of Y-groove inner strife(VIS) quantum wire lasers, three different current configurations, n-blocking on p-substrate(VIPS), p-n-p-n blocking on n-substrate(VI(PN)nS), p-blocking on n-substrate(VINS) have been designed and fabricated. Among them VIPS laser showed the most stable characteristics of lasing up to 5 mW/facet, a threshold current of 39.9 mA at 818 nm, and an external differential quantum efficiency of 24 %/facet. The current tuning rate was almost linear 0.031 nm/mA, and the temperature tuning rate was measured to be 0.14 nm/$^{\circ}C$.

  • Intracavity second harmonic generation of diode pumped solid state lasers in the visible and ultraviolet regions provide efficient, compact and robust light sources for various applications, such as optical data storage, material processing, spectroscopy and bioanalysis. Advantages of neodymium vanadate (Nd:$YVO_4$) as a gain medium for intracavity-doubled lasers over Nd:YAG lie in the facts that the gain spectrum consists of a single line with short absorption depth, and that the stimulated emission cross sections are larger. Metalorganic chemical vapor deposition of semiconducting ZnO thin films and nanostructures

  • Metalorganic chemical vapor deposition (MOCYD) techniques have been applied to fabricate semiconducting ZnO thin films and nanostructures, which are promising for novel optoelectronic device applications using their unique multifunctional properties. The growth and characterization of ZnO thin films on Si and $SiO_2$ substrates by MOCYD as fundamental study to realize ZnO nanostructures was carried out. The precise control of initial nucleation processes was found to be a key issue for realizing high quality epitaxial layers on the substrates. In addition, fabrication and characterization of ZnO nanodots with low-dimensional characteristics have been investigated to establish nanostructure blocks for ZnO-based nanoscale device application. Systematic realization of self- and artificially-controlled ZnO nanodots on $SiO_2/Si$ substrates was proposed and successfully demonstrated utilizing MOCYD in addition with a focused ion beam technique.

  • The oil crises in 1973 and 1978 stimulated the alternative fuel research activities in many countries around the world. Among the alternative fuels, methanol is one of the highest potential fuels for transportation. Methanol has been considered for use as automotive fuel, but it has a defect of the great latent vaporization heat. Therefore, authors have made the fuel vaporizing device in order to eliminate the fuel film flow heating the mixture. This paper presents a study on the characteristics of vaporization, engine performance, and emission which result from using the fuel vaporizing device.

Numerical Model Simulation of DF-CO$_2$ Transfer Chemical Laser

  • Theoretical analysis of DF-$CO_2$ transfer chemical laser is performed through simple kinetic model consisting of 30 chemical reactions. In this model, we calculate the power theoretically by solving the rate equations, which are related to the $D_2\;+\;F_2$ chain reaction and the DF-$CO_2$ resonance energy transfer, combined with both the gain processes and the stimulated emission processes. The calculated powers are verified with previously reported results in good agreements. The output energy rises linearly with the increase in pressure, and the duration time of output pulse show the inverse dependence on pressure. Through the detailed calculation of temperature and concentrations of reactants as a function of time, it is found that the deactivation processes of DF(v) can be neglected in low pressure, but they have to be considered in high pressure. From the parametric study for the variation on [$D_2]/[F_2$] and [$CO_2]/[D_2\;+\;F_2$] at several constant total pressure, the optimum lasing conditions are found to be in a range of 1/3 to 1 and 2 to 4, respectively.
