  • According to increasing the doping concentration in p-n junction, a tunneling current through trap as well as SRH(Shockley-Read-Hall) generation-recombination current in depletion region occurs. It is the tunneling current that is a dominant current at the forward bias. In this paper, the new tunneling-recombination equation is derived. The thermal generation-recombination current and tunneling current though trap can be easily calculated at the same time because this equation has the same form as the SRH generation-recombination equation. For the validity of this equation, 2 kind of samples are simulated. The one is $n^{+}$-p junction device fabricated with MCT(Mercury Cadmium Telluride, mole fraction=0.29), the other Si n$^{+}-p^{+}$ junction. From the results for MCT $n^{+}$-p junction device and comparing the simulated and expermental I-V characteristics for Si n$^{+}-p^{+}$ junction, it is shown that this equation is a good description for tunneling through trap and thermal generation-recombination current calculation.

  • In this paper, we designed a myocaldial ischemia model based on L-R dynamic model including hyperkalemia and anoxia. Using the model, we simulated the effects of ionic concentration $[K^+]_o$ and intracellular $[ATP]_i$ on action potential in single cardiac cell. Also we evaluated this model by comparing the simulated results with that of other researches. In luther research, we are going to consider the effect of acidosis quantitatively.

  • An understanding of the ultraviolet (UV) properties of nearby galaxies is essential for interpreting images of high redshift systems. In this respect, the prediction of optical-band morphologies at high redshifts requires UV images of local galaxies with various morphologies. We present the simulated optical images of galaxies at high redshifts using diverse and high-quality UV images of nearby galaxies obtained through the Galaxy Evolution Explorer (GALEX). We measured CAS (concentration, asymmetry, clumpiness) as well as Gini/M20 parameters of galaxies at near-ultraviolet (NUV) and simulated optical images to quantify effects of redshift on the appearance of distant stellar systems. We also discuss the change of morphological parameters with redshift.

  • In this paper, MODFET devices with various gate length are simulated using the Monte-Carlo method. The number of superparticle is 5000 and the Poisson equation is solved to obtain field distribution. The structure of MODFET is n-AlGaAs/i-AlGaAs/iGaAs and doping concentration of n-AlGaAs layer is 1${\times}10^{17}/cm^{3}$ and the thickness is 500.angs., and the thickness of i-AlGaAs is 50$\AA$. The devices with gate length 0.2$\mu$m, 0.5$\mu$m, 1.0$\mu$m respctively are simulated and the current-voltage curves and transport characteristics of that devices are obtained. Occupancy of each subband and electron energy distribution and conduction energy band in channel have been analyzed to obtain transport characteristics, and particles transposed from source to drain have been analyzed to current-voltage curves. Current level is highest for the device of Lg=0.2$\mu$m and transconductance of this device is 310mS/mm.

  • The ability of Pseudomonas putida to degrade toluene was studied in toluene-containing vials. The strain grows anaerobically in toluene as a sole source of carbon. When the initial toluene concentrations injected in the vial are varied, the changes of headspace toluene concentration and cell density are observed. We set a model for this vial and simulated the vial reactor using Matlab. With a variation of model parameters, simulated results were compared with the experiment.

  • Berberine is one of alkaloids extracted from Phellodendri Cortex or Coptidis Rhizoma and has extensively used as an antibacterial and antidiarrheal drug. In order to increase the bioavailability of berberine preparation, berberine pamoate was synthesized and investigated on its usage in vitro and in vivo. Berberine was more rapidly extracted from herbal plants by hot water extraction method than soxhlet extraction method. Berberine pamoate was easily synthesized from berberine hydrochloride and potassium pamoate solution and identified using the infrared spectrum. Quantitative analysis of berberine was possible in methanol solution by fluorometric determination. The dissolution rate of berberine pamoate was more decreased than that of berberine hydrochloride in simulated gastric fluid and simulated intestinal fluid. The remaining proportion of berberine pamoate in the small intestine of rat was maintained at high concentration for a long time as compared with that of berberine hydrochloride.

  • Microcapsule of Propranolol HCl with Cellulose Acetate Phthalate (CAP) by coacervation-phase separation method was studied. Encapsulation was carried out in the CAP-liquid paraffin-acetone ethanol solvent system. The optimum weight ratio for microencapsulation in the CAP-liquid paraffin-solvent system was 1.32:89.18:9.50 or 1.65:89.42:8.93. The wall thickness of microcapsules increased according to increasing of CAP concentration, but dissolution rate decreased. The dissolution of propranolol-HCl in simulated gastric and intestinal fluid test solution was completed within 3 min., but T50% of propranolol HCl from 10.0% CAP-microcapsules were 390 min. and 210 min. respectively. The released amount from 12.5% CAP-microcapsules was 41.8% within 720 min. in simulatd gastric fluid test solution and T50% of those in simulated intestinal fluid test solution was 250 min.

  • To study the physiological adaptation (shift-up) of phytoplankton under the simulated upwelling conditions, nitrate uptake capacity of Dunaliella tertiolecta batch culture was measured in the laboratory using the stable isotope $^{15}N-KNO_3$. Contrary to the expected, there was no significant relationship between the maximum $V_{NO3}$ (nitrogen specific nitrate uptake rate) and the initial nitrate concentration. However, there was a strong relationship between the maximum $\rho_{NO3}$ (nitrate transport rate) and the initial nitrate concentration of $<25\;{\mu}M$, which was also influenced by the physiological status of the culture. The increase in $V_{NO3}$ was mainly due to the increase in PON (particulate organic nitrogen) concentration and partly due to the increase in $V_{NO3}$. When the phytoplankton population was severely shifted-down, the physiological adaptation of nitrate uptake was significantly inhibited at high initial nitrate concentrations. The timing of the maximum $V_{NO3}$ or $\rho_{NO3}$ was related to the initial nitrate concentration. At higher initial nitrate concentrations, maxima in $V_{NO3}$ and $\rho_{NO3}$ occurred 1 or 2 days later than at lower nitrate concentrations. This relationship was the opposite to the prediction from the shift-up model of Zimmerman et al. (1987), The shift-up process is apparently controlled by an internal time sequence and the initial nitrate concentration, but the magnitude of $V_{NO3}$ was affected little by changes in nitrate concentration.

  • In In-situ radioactivity measurement techniques, efficiency calibration models use predefined models to simulate a sample's geometry and radioactivity distribution. However, simplified efficiency calibration models lead to uncertainties in the efficiency curves, which in turn affect the radioactivity concentration results. This study aims to develop an efficiency calibration optimization methodology to improve the accuracy of in-situ gamma radiation measurements for byproducts from industrial facilities. To accomplish the objective, a drive mechanism for rotational measurement of an byproduct simulator and a sample was constructed. Using ISOCS, an efficiency calibration model of the designed object was generated. Then, the sensitivity analysis of the efficiency calibration model was performed, and the efficiency curve of the efficiency calibration model was optimized using the sensitivity analysis results. Finally, the radiation concentration of the simulated subject was estimated, compared, and evaluated with the designed certification value. For the sensitivity assessment of the influencing factors of the efficiency calibration model, the ISOCS Uncertainty Estimator was used for the horizontal and vertical size and density of the measured object. The standard deviation of the measurement efficiency as a function of the longitudinal size and density of the efficiency calibration model decreased with increasing energy region. When using the optimized efficiency calibration model, the measurement efficiency using IUE was improved compared to the measurement efficiency using ISOCS at the energy of 228Ac (911 keV) for the nuclide under analysis. Using the ISOCS efficiency calibration method, the difference between the measured radiation concentration and the design value for each simulated subject measurement direction was 4.1% (1% to 10%) on average. The difference between the estimated radioactivity concentration and the design value was 3.6% (1~8%) on average when using the ISOCS IUE efficiency calibration method, which was closer to the design value than the efficiency calibration method using ISOCS. In other words, the estimated radioactivity concentration using the optimized efficiency curve was similar to the designed radioactivity concentration. The results of this study can be utilized as the main basis for the development of regulatory technologies for the treatment and disposal of waste generated during the operation, maintenance, and facility replacement of domestic byproduct generation facilities.

  • Even if a small amount of arsenic (As) is entering to small agricultural reservoir from upper streams, small agricultural reservoir becomes sensitive to changes in arsenic concentration depending on the water level in case of accumulation continuously because of its scale. If we want to manage arsenic concentration in small agricultural reservoir, it is very important to understand arsenic changes in agricultural reservoir. In spite of the fact that modeling is the most accurate method for analyzing arsenic concentration changes in small agricultural reservoirs, but, it is difficult to monitor arsenic change everyday. So, if data is prepared for modeling arsenic changes, water quality modeling is more effective than monitoring. Therefore, in this study, arsenic concentration changes was simulated and arsenic concentration change mechanism in small reservoir was analyzed using hydrological and water quality monitoring data and by conducting EFDC (Environment Fluid Dynamics Code)-WASP (Water Quality Analysis Simulation Program) linkage. EFDC-WASP coupling technique was very useful for modeling arsenic changes because EFDC can consider hydrodynamic and WASP can perform arsenic concentration simulation, separately. As a results of this study, during dry season, As concentration was maintained relatively high arsenic concentrations. Therefore, water level control will be needed for managing As concentration of reservoir.
