Growth Behavior of InGaN/GaN Quantum Dots Structure Via Metal-organic Chemical Vapor Deposition (유기금속기상증착법에 의한 InGaN/GaN 양자점 구조의 성장거동)

  • Growth behavior of InGaN/GaN self-assembled quantum dots (QDs) was investigated with respect to different growth parameters in low pressure metalorganic chemical vapor deposition. Locally formed examples of three dimensional InGaN islands were confirmed from the surface observation image with increasing indium source ratio and growth time. The InGaN/GaN QDs were formed in Stranski-Krastanow (SK) growth mode by the continuous supply of metalorganic (MO) sources, whereas they were formed in the Volmer-Weber (V-W) growth mode by the periodic interruption of the MO sources. High density InGaN QDs with $1{\sim}2nm$ height and $40{\sim}50nm$ diameter were formed by the S-K growth mode. Dome shape InGaN dots with $200{\sim}400nm$ diameter were formed by the V-W growth mode. InN content in InGaN QDs was estimated to be reduced with the increase of growth temperature. A strong peak between 420-460 nm (2.96-2.70 eV) was observed for the InGaN QDs grown by S-K growth mode in photoluminescence spectrum together with the GaN buffer layer peak at 362.2 nm (3.41 eV).

Dry Etching Characteristics of TiN Thin Films in BCl3/He Inductively Coupled Plasma (BCl3/He 유도결합 플라즈마를 이용한 TiN 박막의 식각 특성)

  • We investigated the dry etching characteristics of TiN in $TiN/Al_2O_3$ gate stack using a inductively coupled plasma system. TiN thin film is etched by BCl3/He plasma. The etching parameters are the gas mixing ratio, the RF power, the DC-bias voltages and process pressures. The highest etch rate is in $BCl_3/He$ (25%:75%) plasma. The selectivity of TiN thin film to $Al_2O_3$ is pretty similar with $BCl_3/He$ plasma. The chemical reactions of the etched TiN thin films are investigated by X-ray photoelectron spectroscopy. The intensities of the Ti 2p and the N 1s peaks are modified by $BCl_3$ plasma. Intensity and binding energy of Ti and N could be changed due to a chemical reaction on the surface of TiN thin films. Also we investigated that the non-volatile byproducts such as $TiCl_x$ formed by chemical reaction with Cl radicals on the surface of TiN thin films.

The Point Load Index of the Daegu Shale and its Relation to the Uniaxial Compressive Strength (대구지역 셰일의 점재하지수 특성 및 일축압축강도와의 상관성)

  • The experimental study was carried out to evaluate the characteristics of the point load index and the uniaxial compressive strength of inherently anisotropic shale in the laboratory. In the testing program the effects of size and the shape on the point load index were investigated both in the axial and diametral direction. In general, the point load index of the shale was constant when the length/diameter (L/D) ratio of the specimen is greater than 1.0 in the diametral direction. The point load index in axial direction shows slight decrease as the L/D ratio is increased and the corner breakage was observed when L/D ratio is greater than unity. The minimum point load index was observed in the bedding angle of $\beta=15^{\circ}{\sim}30^{\circ}$ in the axial point load tests and of $\beta=30^{\circ}$ in the uniaxial compression tests. The relationship between the point load index and the uniaxial compressive strength was linear to ${\sigma}_c=25.0 I_{s(50)}$ for the specimen with the bedding plane angle, $\beta$ at the range of $0^{\circ}{\sim}90^{\circ}$. On the other hand, this relationship was appeared linear to ${\sigma}_c=14.4 I_{s(50)}$ when the bedding angle, $\beta$ is fixed to 90${^{\circ}}$ and this correlation is much different from ${\sigma}c=22 I_{s(50)}, which is generally applied to the rock specimen with no bedding plane in ISRM (1985). The anisotropic strength with different $\beta$ angle shows the shoulder type and this can be suitably modelled by the corrected Ramamurthy'(1993)s equation with the index value of 'n' equal to 3.0.

Effects of frame ratio and length on the transmissivity of solar radiation in glasshouse by a computer simulation (컴퓨터 시뮬레이션에 의한 유리온실내의 일사 투과율에 미치는 골조율 및 동길이의 영향)

  • This study was conducted to investigate the effects of the frame ratio and greenhouse length on the transmissivities of direct and diffuse solar radiation in glasshouse using a computer simulation model developed by Kim and Lee(1997). Transmissivity of diffuse solar radiation slightly decreased as the frame ratio increased. There was no effect of number of spans on the transmissivity of diffuse solar radiation at the same frame ratio. In single or multispan glasshouse, transmissivity of direct solar radiation was 1.5-3.0% higher at the frame ratio of 11.3% than those at the frame ratio of 14.9%. Also the transmissivity of direct solar radiation was 1.5-3.0% lower at the frame ratio of 18.3% than those at the frame ratio of 14.9%. Effect of the increased or decreased frame ratio on the transmissivity of direct solar radiation was similar in I-W or S-N glasshouse. Since the high transmissivity of direct solar radiation exerted a beneficial influence upon the plant growth during winter season, the light and endurable structural members were needed to maximize the transmission of solar radiation in glasshouse. Transmissivity of direct solar radiation in I-W or S-N glasshouse did not vary with the length of 24.5m long or more.

Seismic structural demands and inelastic deformation ratios: a theoretical approach

  • To estimate the structural seismic demand, some methods are based on an equivalent linear system such as the Capacity Spectrum Method, the N2 method and the Equivalent Linearization method. Another category, widely investigated, is based on displacement correction such as the Displacement Coefficient Method and the Coefficient Method. Its basic concept consists in converting the elastic linear displacement of an equivalent Single Degree of Freedom system (SDOF) into a corresponding inelastic displacement. It relies on adequate modifying or reduction coefficient such as the inelastic deformation ratio which is usually developed for systems with known ductility factors ($C_{\mu}$) and ($C_R$) for known yield-strength reduction factor. The present paper proposes a rational approach which estimates this inelastic deformation ratio for SDOF bilinear systems by rigorous nonlinear analysis. It proposes a new inelastic deformation ratio which unifies and combines both $C_{\mu}$ and $C_R$ effects. It is defined by the ratio between the inelastic and elastic maximum lateral displacement demands. Three options are investigated in order to express the inelastic response spectra in terms of: ductility demand, yield strength reduction factor, and inelastic deformation ratio which depends on the period, the post-to-preyield stiffness ratio, the yield strength and the peak ground acceleration. This new inelastic deformation ratio ($C_{\eta}$) is describes the response spectra and is related to the capacity curve (pushover curve): normalized yield strength coefficient (${\eta}$), post-to-preyield stiffness ratio (${\alpha}$), natural period (T), peak ductility factor (${\mu}$), and the yield strength reduction factor ($R_y$). For illustrative purposes, instantaneous ductility demand and yield strength reduction factor for a SDOF system subject to various recorded motions (El-Centro 1940 (N/S), Boumerdes: Algeria 2003). The method accuracy is investigated and compared to classical formulations, for various hysteretic models and values of the normalized yield strength coefficient (${\eta}$), post-to-preyield stiffness ratio (${\alpha}$), and natural period (T). Though the ductility demand and yield strength reduction factor differ greatly for some given T and ${\eta}$ ranges, they remain take close when ${\eta}>1$, whereas they are equal to 1 for periods $T{\geq}1s$.

The Environmental Characteristics and Factors on the Cultured manila clam (Ruditapes philippinarum) at Hwangdo and Jeongsanpo of Taean in the West coast of Korea (서해 연안 황도와 정산포 바지락 양식장의 환경특성)

  • To assess the effect of environmental factors on the sustainability of cultured production manila clam (Ruditapes philippinarum), we investigated the habitat characteristics of tidal flat (Hwangdo and Jeongsanpo in Taean). We measured the physiochemical parameters (temperature, salanity, pH, dissolved oxygen and nutrients) and the characteristics (mean size, chemical oxygen demand, ignition loss, C/N ratio and C/S ratio) of surface sediments. The C/N ratio of Hwangdo and Jeongsanpo were 9.0, 5.3 and the C/S ratio was 0.162, 0.159. The concentration of chlorophyll a at Hwangdo was higher than that of Jeongsanpo and species of micro algae were 102 and 100. The enrichment factor (Ef) and index of accumulation rate (Igeo) of the metals showed that those research areas can be classified as heavily polluted, heavily to moderately polluted, or more or less unpolluted, respectively. So two survey area of cultured clams in the tidal flat have been effected by the various environmental conditions, there are needed an improvement methods and continuous research for increasing the production of manila clam (Ruditapes philippinarum).

Source Tracking of Particular Matters using Stable Isotope Analysis and Water Quality Characteristics in Gulpo and Anyang Stream, Han-River (한강수계 굴포천과 안양천에서 안정동위원소와 수질 특성을 이용한 입자성 물질의 기원 추적)

  • This study aims to identify the characteristics of organic matter and pollutant sources using water quality and stable isotope ratios (δ15N, δ13C) of the two inflow tributaries (Gulpo (GP) and Anyang (AY) streams). Water samples were analyzed in June and September 2018, and the results showed that the concentrations of nutrients, such as TN and NO3-N, were increased at GP4, which is located at the downstream of sewage treatment facilities(STFs). TOC and TN ratios showed a strong positive correlation (R2 = 0.77, p<0.01) at all points except for GP4. The results of GP's stable isotope ratio analysis do not appear to be a constant cluster compared to AY because GPs with large amounts of pollutants from the industry (metal processing companies, etc.) have less tributary, shorter waterway and significantly different external sources. This could be attributed to different sources of external inflow despite its smaller number of tributaries and shorter waterways than AY. In the first half of the year, the δ155N of GP4 was affected by discharge of STFs, while AY3 seemed to have an influence of tributary than the discharge of STFs. Consequently, using water quality, stable isotope ratio and C/N, the sources of contamination in two streams with different contaminants were identified and origin was estimated.
