Insertion Loss Analysis According to the Structural Variant of Interposer (인터포저의 디자인 변화에 따른 삽입손실 해석)

  • In this study, Insertion loss according to the structural variant of interposer to Through Silicon Via (TSV) and Redistributed Layer (RDL) was studied through design of experiment. 3-Factors was considered as a variant, TSV depth, TSV diameter, RDL width with factor arrangement method and the response surface method from 400 MHz to 20 GHz. As a result, it was confirmed that as the frequency increased, the effect of RDL width was decreased and the effect of TSV depth and TSV diameter was increased. Also within the analysis range, to increasing RDL width, decreasing TSV depth, and fixing TSV diameter about 10.7 ㎛ was observed optimal result of Insertion loss.

  • Nowadays there are magnetic sensors in a wide variety of equipment such as computers, cars, airplanes, medical and industrial instruments. In many of these applications the magnetic sensors offer safe and non-invasive means of detection and are more reliable than other technologies. The electric current in a conductor generates a magnetic field detected by this type of sensor. This work aims to define a package dedicated to an electrical current sensor using a MTJ (Magnetic Tunnel Junction) as a sensing device. Four different proposals of packaging, three variations of the chip on board (CoB) package type and one variation of the thin small outline package (TSOP) were analyzed by COMSOL modeling software by simulating a brad range of current injection. The results obtained from the thermal and magnetic analysis has proven to be very important for package improvements, specially for heat dissipation performance.

  • Cereal, computer software, wine, small appliances, and fast foods are examples of products that have switched from folding carton to microflute corrugated paperboard. Microflute corrugated paperboards have their unique wonderful packaging characteristics that are driving forces for people to use more and more. Good strength property, excellent shock absorbing ability, and beautiful outer appearance of microflute corrugated paperboards go hand and hand with their environmental advantages. It is known that physical properties of microflute corrugated paperboards depend on not only properties of base paper but corrugator operating conditions. This study was carried out to investigate on the corrugator's optimum operating conditions for making micro flute corrugated paperboards. Lab-scaled micro flute corrugator was installed and run with systematic changes of operation conditions to investigate the effects of operation conditions on physical properties of micro flute corrugated paperboards.

  • During the past few years, advances have been made in both in X-ray tube and detector technologies. The field of microfocus radioscopy has been established as an important testing process and has expanded into many new industrial applications that require quality control or process optimization. The first nanofocus and multifocus X-ray systems have become available with a focal spot of .5 micron. In the existing range of microfocus X-ray tubes, further improvements have been achieved as well, such as increased long term stability of intensity position constancy. Software, image processing and manipulation techniques have all progressed as well, allowing X-ray to become a formidable non-destructive inspection method for manufacturers in virtually every industry, especially those involved with Electronic Packaging and SMT.

Development of a Computer Program for Bulk-type Container Design using Optimum Design Parameter Analysis (산물형 포장상자의 최적설계 요인분석에 의한 설계 프로그램 개발)

  • If an optimum design technique is applied in the design of packaging container for bulk-type products, merits on the side of not only economic and compression performance but distribution efficiency are expected. Accordingly, minimum board area (mRBA), compression strength (CS) and compression strength per unit area (mCSPA) are important design parameters in optimum design of packaging container for bulk-type products. In this study, mathematical models for mRBA, CS and mCSPA of container as algorithm for optimum design program were developed. In order to develop these models, compression test by various dimensions of container and response surface analysis for mRBA, CS, and mCSPA of container were carried out. In the developed models, volume, W/L ratio and depth of container were principal independent variables. On the found of these models, optimum design program having faculties of outward and inward optimum design and information design was developed. Though the packaging specifications are same, required board area, board combination and cost of the corrugated board required container manufacture were greatly different by boundary conditions in outward design. Moreover, about 6.3∼10.1% in weight of container was lighter, and about 13.2∼25.6% in cost of container was reduced when the program was applied for 2 kinds of bulk-type products.

Bi-layers Red-emitting Sr2Si5N8:Eu2+ Phosphor and Yellow-emitting YAG:Ce Phosphor: A New Approach for Improving the Color Rendering Index of the Remote Phosphor Packaging WLEDs

  • Due to optimal advances such as chromatic performance, durability, low power consumption, high efficiency, long-lifetime, and excellent environmental friendliness, white LEDs (WLEDs) are widely used in vehicle front lighting, backlighting, decorative lighting, street lighting, and even general lighting. In this paper, the remote packaging WLEDs (RP-WLEDs) with bi-layer red-emitting $Sr_2Si_5N_8:Eu^{2+}$ and yellow-emitting YAG:Ce phosphor was proposed and investigated. The simulation results based on the MATLAB software and the commercial software Light Tools indicated that the color rendering index (CRI) of bi-layer phosphor RP-WLEDs had a significant increase. The CRI had a considerable increase from 72 to 94. In conclusion, the results showed that bi-layer red-emitting $Sr_2Si_5N_8:Eu^{2+}$ and yellow-emitting YAG:Ce phosphor could be a prospective approach for manufacturing RP-WLEDs with enhanced optical properties.

Packaging Design of EPS Cooling Box by Theoretical Heat Flow and Random Vibration Analysis (이론적 열유동 및 랜덤 진동 해석을 적용한 EPS 보냉용기의 포장설계)

  • Although it has recently been regulated for use as an eco-friendly policy in Korea, the use of EPS (Expanded Polystyrene) cooling boxes, which are used as cold chain delivery insulation boxes for fresh agricultural and livestock products, is also increasing rapidly as e-commerce logistics such as delivery have increased rapidly due to COVID-19. Studies were conducted to optimize the EPS cooling container through internal air heat flow of CFD (Computational Fluid Dynamics) analysis and FEM (Finite Element Method) random vibration analysis using domestic PSD (Power Spectral Density) profile of the EPS cooling box to which the refrigerant is applied in this study. In the analysis of the internal air heat flow by the refrigerant in the EPS cooling box, the application of vertical protrusions inside was excellent in volume heat flow and internal air temperature distribution. In addition, as a result of random vibration analysis, the internal vertical protrusion gives the rigid effect of the cooling box, so that displacement and stress generation due to vibration during transport are smaller than that of a general cooling container without protrusion. By utilizing the resonance point (frequency) of the EPS cooling box derived by the Model analysis of ANSYS Software, it can be applied to the insulation and cushion packaging design of the EPS product line, which is widely used as insulation and cushion materials.

  • The analysis of the dynamic behavior of the packaging of a drum washing machine has been carried out under the drop impact conditions. LS-DYNA software is used for performing the finite element analysis, and the validations are performed by comparing with the impact acceleration, effective stress and deformation of cushioned package with high-speed camera during free drop test. By analyzing the cushion characteristics and the design parameters of the original packaging, a packaging with an improved design is developed, and this design is validated on the basis of the results of the distribution test which consists of drop test, vibration test, stacking test, squeez test and so on. The drop impact simulation and analysis methods developed in this study can be adopted to successfully improve the cushioning provided by the packaging and to reduce the cost involved in developing new packaging for drum washing machines.

  • Component based design is perceived as a key technology for developing advanced real-time systems in a both cost- and time effective manner. Already today, component based design is seen to increase software productivity, by reducing the amount of effort needed to update and maintain systems, by packaging solutions for re-use, and easing distribution. Nowdays, a thousand and one companies in If(Information Technology) industry such as Sl(System Integration) and software development companies, regardless of scale of their projects, has spent their time and endeavor on developing reusable business logic. The component software is the outcome of software developers effort on overcoming this problem; the component software is the way propositioned for quick and easy implementation of software. In addition, there has been lots of investment on researching and developing the software development methodology and leading If companies has released new standard technologies to help with component development. For instance, COM(Component Object Model) and DCOM(Distribute COM) technology of Microsoft and EJB(Enterprise Java Beans) technology of Sun Microsystems has turned up. Component-Based Development (CBD) has not redeemed its promises of reuse and flexibility. Reuse is inhibited due to problems such as component retrieval, architectural mismatch, and application specificness. Component-based systems are flexible in the sense that components can be replaced and fine-tuned, but only under the assumption that the software architecture remains stable during the system's lifetime. Illustration of Nagra's AMAC approach to Kori-1 NPP decommissioning based on experience from its detailed application to Swiss NPPs

  • This work presents an illustration of Nagra's AMAC (Advanced Methodology for Activation Characterization) approach to the South Korean pressurized water reactor Kori-1 decommissioning. The results achieved are supported by the existing experience from the detailed AMAC applications to Swiss NPPs and are used not only for a demonstration of the applicability of AMAC to South Korean NPPs, but also for a first approximation of the activated waste volumes to be expected from Kori-1. A packaging concept based on the above activation characterization is also presented, using the AMAC algorithmic optimization software ALGOPACK leading to the minimum number of waste containers needed given the selected packaging constraints. Nagra's AMAC enables effective planning before and during NPP decommissioning, including recommendations for cutting profiles for diverse reactor components and building structures. Finally, it is expected to lead to significant cost savings by reducing the number of expensive waste containers, by optimizing a potential melting strategy for metallic waste as well as by significantly limiting the number of radiological measurements. All information about Kori-1 used for the purpose of this study was collected from publicly available sources.
