Effects of Package Induced Stress on MEMS Device and Its Improvements (패키징으로 인한 응력이 MEMS 소자에 미치는 영향 분석 및 개선)

  • In MEMS (Micro-Electro-Mechanical System), packaging induced stress or stress induced structure deformation becomes increasing concerns since it directly affects the performance of the device. In the decoupled vibratory MEMS gyroscope, the main factor that determines the yield rate is the frequency difference between the sensing and driving modes. The gyroscope, packaged using the anodic bonding at the wafer level and EMC (epoxy molding compound) molding, has a deformation of MEMS structure caused by thermal expansion mismatch. This effect results in large distribution in the frequency difference, and thereby a lower yield rate. To improve the yield rate we propose a packaged SiOG (Silicon On Glass) process technology. It uses a silicon wafer and two glass wafers to minimize the wafer warpage. Thus the warpage of the wafer is greatly reduced and the frequency difference is more uniformly distributed. In addition. in order to increase robustness of the structure against deformation caused by EMC molding, a 'crab-leg' type spring is replaced with a semi-folded spring. The results show that the frequency shift is greatly reduced after applying the semi-folded spring. Therefore we can achieve a more robust vibratory MEMS gyroscope with a higher yield rate.

Noise Estimation in a Passenger Compartment and Trunk Coupled System by Using the Vibro-Acoustic Reciprocity (진동-음향 상반성을 이용한 차실-트렁크 연성계의 소음평가)

  • This paper describes the correlation between the interior noise and the trunk wall vibration. Using the vibro-acoustic reciprocity, effect of the trunk wall vibration on the compartment noise is investigated on a medium size car. In the low frequency range, vehicle interior noise is dominated by several acoustic modes of the passenger compartment and the vibration modes of the surrounding shell parts. Especially, vibration of the trunk wall radiates sound and it is transferred through holes on the package tray into the passenger compartment. This paper experimentally reveals that sound can be well produced at some particular vibration modes of the trunk lid and it strongly influences the compartment noise through package tray holes. Contributions of the trunk walls to the interior noise are estimated by measuring the acoustic-structural transfer function, based on the vibro-acoustical reciprocity theorem.

Effect of Packaging Materials and Methods on the Storage Quality of Dried Persimmon (포장재 및 포장방법이 저장곶감의 품질에 미치는 영향)

  • Storage quality dried persimmons was evaluated by 5 scale scoring hedonic sensory analysis in various packaging methods and materials. Dried persimmons were deteriorated within 1 months of storage in polyethyene(PE, 0.08mm) and 1.5-2.5 months in nylon(PA/PE, 0.1mm) packages at room temperature, But those were kept good quality for 5 months of storage in PA/PE package and for 8 months in $CO_2$ or $N_2$ gas filled polyester/aluminum/casteded polypropylene(PET/Al./CPP, 0.1mm) package at $5^{\circ}C$. Dried persimmon had the best quality in water content of 37% and at humidity 75% and its shelf-life was noticialy prolonged by low temperature.

Magnetic properties of thin films of a magnetocaloric material FeRh

  • A FeRh alloy is a well-known efficient magnetocaloric material and some experimental and theoretical studies of bulk FeRh have been reported already by several groups. In this study we report first-principles calculations on magnetic properties of different thickness FeRh thin films in order to investigate the possibility to enhance further the magnetocaloric efficiency. We used two methods of a Vienna Ab-initio Simulation Package (VASP) code and SIESTA package. We found that the FeRh thin films have quite different magnetic properties from the bulk when the thickness is thinner than 6-atomic-layers. While bulk FeRh has a G-type antiferromagnetic(AFM) state, thin films which are thinner than 6-atomic-layers have an A-type AFM state or a ferromagnetic (FM) state. We will discuss possibility of magnetic phase transitions of the FeRh thin films in the view point of a magnetocaloric effect. And we found 4-, 5-, 6-layers films with Fe surface and 7-layers film with Rh surface are FM and they have relatively small magnetocrystalline anisotropy (MCA) energy about less than 70 meV. The small MCA energy leads to reduction of the strength of magnetic field in operating a magnetic refrigerator.

  • Package reliability test was conducted to investigate the effect of solder paste composition at BGA Package. It was found that the shape and size of the phase form are affected by the processing parameters. The material have used to fill in the via was Sn/36Pb/2Ag and Sn/0.75Cu type solder paste. Sn/36Pb/2Ag and Sn/0.75Cu paste were fabricated on Tape-BGA substrates by screen printing process, and via ball mount data were characterized with variations of dwell time of 85 seconds at reflow peak temperature at 22$0^{\circ}C$ or 24$0^{\circ}C$. The test condition was MRT 30 $^{\circ}C$/60 %RH/96 HR. Failures formed of a ball-off in solder paste process were observed by using a Optical Microscope and SEM(Scanning Electron Microscope). It was concluded that intermetallic layer growth played important roles in increasing solder fatigue strength for addition of Ag composition. The degradation of shear strength of solder composition is discussed.

  • This paper, we classified LED failure mechanisms that occur due to the delamination and analyzed each of the mechanism that gives the LED PKGs the effect. Usually, the LED is composed of several materials which are LED chips, gold wire, phosphor, epoxy resin, adhesive, reflector and lead frame. These different materials are usually delaminated in trouble conditions which are huge temperature difference, hot and humid or mechanical shocked. When the components are delaminated, a luminance will be lost and moisture be absorbed easily, a thermal resistance be increased attendantly. In this paper, we experimented to investigate failure mechanism of the thermal resistance and failure mechanism of the decrease of luminance that occur due to the delamination. A thermal shock test was performed to reproduce this phenomena by subjecting samples to a cold-hot cyclling process between $-30^{\circ}C$(15min) and $110^{\circ}C$(15min). The samples were inspected at 200, 600 and 1,000 cycles. We measured feature of LED using the spatial analyzer, optical microscope, thermal resistance, photometer, scanning electron microscope (SEM). As a result, the progression of the crack and the thermal resistance and decrease in luminance are proportional to number of thermal shock.

Safety Analysis of Concrete Treatment Workers in Decommissioning of Nuclear Power Plant

  • Nuclear power plant decommissioning generates significant concrete waste, which is slightly contaminated, and expected to be classified as clearance concrete waste. Clearance concrete waste is generally crushed into rubble at the site or a satellite treatment facility for practical disposal purposes. During the process, workers are exposed to radiation from the nuclides in concrete waste. The treatment processes consist of concrete cutting/crushing, transportation, and loading/unloading. Workers' radiation exposure during the process was systematically studied. A shielding package comprising a cylindrical and hexahedron structure was considered to reduce workers' radiation exposure, and improved the treatment process's efficiency. The shielding package's effect on workers' radiation exposure during the cutting and crushing process was also studied. The calculated annual radiation exposure of concrete treatment workers was below 1 mSv, which is the annual radiation exposure limit for members of the public. It was also found that workers involved in cutting and crushing were exposed the most.

A Study on the Effect of the Residential Environment on the Scholastic Attainment - A Case of Middle School Students - (주거환경이 학업성적에 미치는 영향 - 중학생을 중심으로 -)

  • The purpose of this study is to investigate the effect of the residential environment on the scholastic attainment of middle school students and present the direction of better residential environment for mental faculties. A questionnaire was distributed to 537 middle school students and SAS Package was used. The results of this study were as follows.1. The scholastic attainment was significantly good when the number of family was four and it improved as the level of parents` occupation, parents` school career and household income got higher.2. As the distance to the facilities from the house got nearer, the level of arrangement in the house got higher, the degree of concern of parents on the education got higher and the scale of the house got lager, the scholatic attainment of middle school students become better significantly.3. The residential environment had an Independent effect on the scholastic attainment of middle school students.

  • Present paper aims to examine the effect relation among component factors of WOM effects in on-line. Specially, to examine the comparative study on market maven and early adopter. For that purpose, we categorize WOM effect into two subcategories; knowledge improvement, Image improvement, purchase intention. And as the of study, chose student a college. Through these methods, we were able to obtain participation of 96 people from student a college. Using 68 responses(19 responses removed). we derived statistics by means of Win SPSS Version 12.0 statistics program package. The result can be summarized as follow; First, market maven has stronger WOM Effects in On-line on consumer's knowledge improvement, and Image improvement, purchase intention than early adopter. Second, the market maven has stronger effect on early adopter. Finally, we discuss the results of analysis and suggest research limitation and future and future study.
