Fabrication and Characterization of MFIS-FET using Au/SBT/LZO/Si structure

  • Non-volatile memories using ferroelectric-gate field-effect transistors (Fe-FETs) with a metal/ferroelectric/semiconductor gate stack (MFS-FETs) make non-destructive read operation possible. In addition, they also have features such as high switching speed, non-volatility, radiation tolerance, and high density. However, the interface reaction between ferroelectric materials and Si substrates, i.e. generation of mobile ions and short retention, make it difficult to obtain a good ferroelectric/Si interface in an MFS-FET's gate. To overcome these difficulties, Fe-FETs with a metal/ferroelectric/insulator/semiconductor gate stack (MFIS-FETs) have been proposed, where insulator as a buffer layer is inserted between ferroelectric materials and Si substrates. We prepared $SrBi_2Ta_2O_9$ (SBT) film as a ferroelectric layer and $LaZrO_x$ (LZO) film as a buffer layer on p-type (100) silicon wafer for making the MFIS-FET devices. For definition of source and drain region, phosphosilicate glass (PSG) thin film was used as a doping source of phosphorus (P). Ultimately, the n-channel ferroelectric-gate FET using the SBT/LZO/Si Structure is fabricated. To examine the ferroelectric effect of the fabricated Fe-FETs, drain current ($I_d$) versus gate voltage ($V_g$) characteristics in logarithmic scale was measured. Also, drain current ($I_d$) versus drain voltage ($V_d$) characteristics of the fabricated SBT/LZO/Si MFIS-FETs was measured according to the gate voltage variation.

$NH_3$ 가스 감지용 ZnO/In 마이크로센서의 제작 및 특성 (Fabrication and Characteristics of ZnO/In Micro-sensor for detecting $NH_3$ gas)

  • MEMS기술을 이용하여 단층 실리콘 나이트라이드($Si_{3}N_4$) 다이아프램을 제조하고, 이 다이아프램상에 저항성 가열 진공증착법과 고주파 마그네트론 스퍼터링법을 이용하여 차례로 In막과 ZnO막을 증착하고, In의 도핑을 위해 열처리하여 $NH_3$ 가스 감지용 마이크로센서를 제작하였다. 감지막의 열처리온도에 따른 구조적 및 전기적 특성은 XRD, SEM, AFM, 4-point probe 및 Electrometer를 통하여 각각 조사하였다. 제작된 센서의 열처리온도와 인가전력에 따라 $NH_3$ 가스에 대한 감도, 선택성 및 시간응답 특성을 조사하였다. 감지막 두께 3000 ${\AA}$, 열처리온도 400$^{\circ}C$로 제조된 마이크로 센서가 히터 인가전력 366 mW에서 100 ppm의 $NH_3$ 가스농도에서 대하여 16 %, 350 ppm의 가스농도에서 대하여 23 %의 가장 우수한 감도를 나타내었다. 그러나 CO 가스 및 $NO_x$ 가스에 대한 감지특성은 관찰되지 않았다.

Detailed Abundance Analysis for Plant Host Stars

  • We obtained the spectra of 93 Planet host stars and 73 normal field stars in F, G, K type using BOES at BOAO. We measured the equivalent width of Fe and 25 elements lines using the automatic EW measurement program, TAME(Tools for Automatic Measurement of Equivalent-widths) and estimated the elemental abundances by synth and abfind driver of MOOG code. Since the absence of planets in the normal field stars cannot be "completely" proved, this work focused on the chemical abundances and planet properties of planet host stars, which have the massive planets close to the parent star relatively. We carried out an investigation for the difference of abundances between stars with "Hot Jupiter" and normal field stars with no known planets. We examined the chemical composition of 25 elements, such as C, N, O, S, Na, Mg, Al, Si, K, Ca, Sc, Ti, V, Cr, Mn, Co, Ni, Cu, Zn, Sr, Y, Zr, Ba, Ce, Nd, and Eu by EW measurements, and the S abundances were estimated using synthetic spectrum. We have found that [Mg/Fe] and [Al/Fe] for planet host stars have lower limit comparing with those of comparison stars, and [Ca/Fe] of host star with Neptunian planets is relatively lower than the other host stars with massive planets. We have performed the Kolmogorov-Smirnov test, and examined the ratio of planet host stars to all stars for each bin of [X/H]. As a result, we noted that the O, Si, and Ca abfor undances are strongly related with the presence of planets.

금정산 산지습지의 지질학적 특성 (Geological Characteristics of a Wetland in Mt. Geumjeong)

  • 본 연구에서는 비교적 도심 가까이에 위치하는 부산광역시 금정산 산지습지의 지질학적 특성을 규명하였다. 야외조사와 실내분석에 의해서 금정산 산지습지의 지형, 지질, 구조지질학적 특성, 습지로부터의 거리에 따른 암석의 강도, 습지의 토양단면, 토양의 화학적 특성을 파악하였다. 금정산 습지의 기반암은 각섬석화강암이며, 습지 주변의 각섬석화강암과 유문암질암의 절리의 주향은 대체로 남북방향, 동서방향, 북동-남서방향이며 $60^{\circ}$ 이상의 급한 절리 경사각을 가지고 있다. 또한 습지에 가까울수록 암석의 강도가 낮아지고 풍화도는 높아짐을 알 수 있다. X선 회절분석에 의하면, 습지 토양시료에는 카올리나이트, 몬모릴로나이트, 깁사이트가 나타나며, 이는 장석의 풍화산물임을 지시한다. 습지 토양의 단면은 지표에서부터 O, A, B, C층의 순서로 놓여 있으며, 유기물 함량은 토양의 심도가 깊어질수록 감소하는 경향성을 보이고 있다. 또한 습지 토양의 무기물 성분 중 $K^+$$Na^+$의 농도가 높게 나타나며, 이는 장석의 풍화에서 유래함을 지시한다.

Neutron-shielding behaviour investigations of some clay-materials

  • The fast-neutron shielding behaviour (FNSB) of two clay-materials (Ball clay and Kaolin)of Southwestern Nigeria ($7.49^{\circ}N$, $4.55^{\circ}E$) have been investigated using effective removal cross section, ${\Sigma}_R(cm^{-1})$, mass removal cross section, ${\Sigma}_{R/{\rho}}(cm^2g^{-1})$ and Mean free path, ${\lambda}$ (cm). These parameters decide neutron shielding behaviour of any material. A computer program - WinNC-Toolkit has been used for computation of these parameters. The toolkit evaluates these parameters by using elemental compositions and densities of samples. The proficiency of WinNC-Toolkit code was probe by using MCNPX and GEANT4 to model fast neutron transmission of the samples under narrow beam geometry, intending to represent the actual experimental setup. Direct calculation of effective removal cross section ($cm^{-1}$) of the samples was also carried out. The results from each of the methods for each types of the studied clay-materials (Ball clay and Kaolin) shows similar trend. The trend might be the fingerprint of water content retained in each of the samples being baked at different temperature. The compositions of each sample have been obtained by Particle-Induced X-ray Emission (PIXE) technique (Tandem Pelletron Accelerator: 1.7 MV, Model 5SDH). The FNSB of the selected clay-materials have been compared with standard concrete. The cognizance of various factors such as availability, thermo-chemical stability and water retaining ability by the clay-samples can be analyzed for efficacy of the material for their FNSB.

  • We have investigated the superconducting properties and surface morphology of $Sm_xBa_yCu_3O_{6+z}$ thin films deposited on LMO/IBAD-MgO/Hastelloy which prepared with different composition ratio by co-evaporation method(EDDC, Evaporation using Drum in Dual Chambers). We observed the composition ratio of SmBCO thin films by EDS analysis. We fabricated SmBCO thin film with critical current density of $1.5{\times}10^6A/cm^2$ at composition ratio of SM:Ba:Cu=1.10:2.01:3(at 77 K self-field). And, we confirmed that substitution of Sm-Ba did not occur at Cu rich phase by EDS analysis.

  • 본 연구에서는 1M $LiClO_4/PC$ 유기 용액 중에 존재하는 리튬 이온의 층간 반응에 의하여 전기 발색 현상을 나타내는 전자-선 증발법으로 제조된 비정질의 텅스텐 산화물 박막과 전해질 계면에서의 전기화학적 특성들을 연구하기 위하여 음극 Tafel 분극법, 순환 전류-전위법 및 전기량 적정법 등의 전기화학 측정법과 X선 회절 분석법을 이용한 박막의 결정 상태 조사 등이 수행되었다. 특히 다중 순환 전류-전위 곡선으로부터 리튬 이온의 층간 반응은 발색 반응에 대한 인가 과전압이 약 1.0V 이내에서는 안정된 소 발색의 가역적 현상을 나타내었으나, 발색 반응에 대한 인가 과전압이 1.5V일 때는 발색 시 삽입된 박막 내부의 리튬이 소색 시 완전히 빠져 나오지 못하여, 박막 내부에 리튬이 축적되는 현상을 나타내었으며, 적은 순환 횟수임에도 불구하고 소 발색의 전류 밀도가 감소되는 것이 조사되어 발색에 필요한 인가 과전압의 한계가 존재함을 알 수 있었다.

냉동절편을 이용한 돼지 자궁내 에스트로겐 수용체의 측정 (A Method for the Determination of Estrogen Receptor Level in Frozen Sections of Porcine Uterus)

  • The present study was designed to develop a new method for the determination of estrogen receptor in porcine uterus using frozen sections. Cryostat sections were incubated with $^3H$-estradiol($^3H$-$E_2$) in the presence or absence of diethylstilbestrol(DES) and the radioactivity of 3H-E2 bound to estrogen receptor(ER) was detected. The level of specific estrogen receptor was determined by Scatchard analysis. The highest ratio of specific binding against total binding was achieved in 3 sec. tions(5mm x 5mm) which was corresponded to lOO${\mu}$/ml protein concentration. Optimal binding was obtained during incubation with $^3H$-$E_2$ for 30 minutes at 23$^{\circ}C$ after treatment of sections with acetone for 20 seconds. Three time-washing of sections was proved to be appropriate for the removal of unbound 3H-E2. 200-fold molar excess of DES was substituted for the binding of $^3H$-$E_2$ to ER sufficiently(binding efficiency of 54.8%). ER was saturated with 4nM of $^3H$-$E_2$ and its dissociation constant was 0.1nM. Effect of Hemofiltration in Adults Undergoing Cardiac Operations with Cardiopulmonary Bypass

  • The use of hemofiltration has been proposed to reduce excessive body fluid and inflammatory mediators produced during cardiac surgery with cardiopulmonary bypass (CPB) in infants and children. This study was undertaken to evaluate the efficacy of hemofiltration in adult cardiac surgery using (CPB). Twenty adult patients scheduled for elective cardiac surgery were randomly assigned to control group without hemofiltration (n=10) or hemofilter group with hemofiltration during CPB (n=lO). CBC and serum levels of interleukin-6 (IL-6), D-dimer, endothelin-l (ET-1), and cortisol were measured at before the initiation and immediately after the termination of CPB (Pre-CPB and End-CPB, respectively). Clinical data were assessed at postoperative period. In hemofilter group hematocrit was significantly higher (30.04±2.63% vs 23.30±2.71%, P=0.0014) whereas total leukocyte count was lower than in control group (7.71±1.78×10³/㎣ vs 16.01 ±3.12x10³/㎣, P=0.021) at End-CPB. Increased rate of IL-6 (311.56±97.31% vs 825.45±102.56%, P=0.012) and D-dimer levels (154.55±89.04% vs 308.33±157.64%, P=0.026) at End-CPB were significantly less in hemofilter group than in control group. Postoperative blood transfusion in hemofilter group was low compared with that of control group (741.00±38.07 ml vs 1,137.50±169.82 ml, P=0.037). There were no significant differences between two groups in platelet count, ET -1, cortisol, pulmonary index, mechanical ventilation, postoperative blood loss, ICU-stay and hospitalization. Hemofiltration technique applied in the present study provided partly beneficial effect in adult cardiac surgery.

Crystal Structure and Spectroscopic Properties of Cyclic Dipeptide: A Racemic Mixture of cyclo(ᴅ-Prolyl-ʟ-Tyrosyl) and cyclo(ʟ-Prolyl-ᴅ-Tyrosyl)

  • Two diastereoisomers of cyclo(Pro-Tyr) have been synthesized simultaneously. The crystal structures and conformations of both cyclo($\small{L}$-Pro-$\small{L}$-Tyr) and a racemic mixture of cyclo($\small{D}$-Pro-$\small{L}$-Tyr) and cyclo($\small{L}$-Pro-$\small{D}$-Tyr), abbreviated as rac-cyclo($\small{D}$-Pro-$\small{L}$-Tyr/$\small{L}$-Pro-$\small{D}$-Tyr), have been determined by a single-crystal X-ray diffraction study at low temperature. The crystals of rac-cyclo($\small{D}$-Pro-$\small{L}$-Tyr/$\small{L}$-Pro-$\small{D}$-Tyr) belong to orthorhombic space group $Pna2_1$ with a = 10.755 (1), b = 12.699 (1), c = 9.600 (1) ${\AA}$ and Z = 4. The tyrosine side chain is folded towards the diketopiperazine (DKP) ring. The DKP ring adopts a twist boat conformation with pseudo symmetry $C_{2v}$. The pyrrolidine ring has an envelope conformation with the N5, C4, C7 and C8 atoms in a plane. The crystal of rac-cyclo($\small{D}$-Pro-$\small{L}$-Tyr/$\small{L}$-Pro-$\small{D}$-Tyr) is stabilized by hydrogen bonds between amide N2-H2 and carbonyl oxygen O2 in the neighbor. The hydroxyl group of tyrosine residue is also hydrogen bonded to the oxygen of the carbonyl group of the DKP ring in the next molecule. The spectroscopic properties of both isomers are also described.
