Thermal Fatigue Life Prediction of ${\mu}BGA$ Solder Joint Using Sn-37mass%Pb Solder and Sn-3.5mass%Ag Lead-free Solder (Sn-37mass%Pb 솔더 및 Sn-3.5mass%Ag 무연솔더를 이용한 ${\mu}BGA$ 솔더접합부의 열피로수명 예측)

  • This study is focussed on the numerical prediction of the thermal fatigue life of a ${\mu}BGA$(Micro Ball Grid Array) solder joint. Numerical method is used to perform three-dimensional finite element analysis for Sn-37mass%Pb. Sn-3.5mass%Ag solder alloys during the given thermal cycling. Strain values, along with the result of mechanical fatigue tests for solder alloys were then used to predict the solder joint fatigue life using the Coffin-Manson equation. In this study, a practical correlation for the prediction of the thermal fatigue life is suggested by using the dimensionless variable $\gamma$. As a result. it could be found that Sn-3.5mass%Ag has longer fatigue life than Sn-37mass%Pb in low cycle fatigue. In addition. the result with ${\gamm}ashow$a good agreement with the FEA results.

  • Transient liquid phase (TLP) bonding is essential technology to repair micro-cracking on the airfoil of blades and vanes for gas turbines. Understanding of the characteristics of TLP bonding of the superalloys is necessary in the application of the technology for repairing these components. In this study, the focus was on investigating TLP bonding characteristics of ${\gamma}^{\prime}$ precipitation strengthened Ni based superalloy. TLP bonding was carried out with an amorphous filler metal in various bonding conditions, and the microstructural characterization was investigated through optical microscopy (OM) and electron probe micro-analysis (EPMA). The experimantal results explained clearly that bonding temperatures had critical effects on the TLP bonding behaviors, and that isothermal solidication of the joints made at higher temperatures than $1170^{\circ}C$ was controlled by Ti diffusion instead of B.

Deposition Behavior and Properties of Carbon Nanotube Aluminum Composite Coatings in Kinetic Spraying Process (탄소 나노튜브 알루미늄 복합재료 저온 분사 코팅의 적층 거동 및 특성)

  • Carbon nanotube (CNT) aluminum composite coatings were built up through kinetic spraying process. Deposition behavior of CNT aluminum composite on an aluminum 1050 alloy substrate was analyzed based on deposition mechanism of kinetic spraying. The microstructure of CNT aluminum composite coating were observed and analyzed. Also, the electrical resistivity, bond strength and micro-hardness of the CNT aluminum composite coatings were measured and compared to kinetic sprayed aluminum coatings. The CNT aluminum composite coatings have a dense structure with low porosity. Compared to kinetic sprayed aluminum coating, the CNT aluminum composite coatings present lower electrical resistivity and higher micro-hardness due to high electrical conductivity and dispersion hardening effects of CNTs.

  • Inner Structured and Bonded(ISB) panel, a kind of metallic sandwich panel, consists of two thin skin plates bonded to a micro-patterned inner structure. Its overall thickness is $1\~3mm$and it has attractive properties such as ultra-lightweight, high efficiency in stiffness-to-weight and strength-to-weight ratio. In many previous studies, resistance welding, brazing and adhesive bonding are studied for joining the panel. However these methods did not consider productivity, but focused on structural characteristics of joined panels, so that the joining process is very complicated and expensive. In this paper, a new joining process with resistance welding is developed. Curved surface electrodes are used to consider the productivity and the stopper is used between electrodes during welding time to maintain the shape of inner structure. Welding time, gap of electrodes and distance between welding points are selected as the process parameters. By measuring the tensile load with respect to the variation of welding time and gap of electrodes, proper welding conditions are studied. Welding time is proper between 1.5-2.5cycle. If welding time is too long, then inner structures are damaged by overheating. Gap of electrode should be shorter than threshold value fur joint strength, when total thickness of inner structure and skin plate is 3.3mm, the threshold distance is 3.0mm.

A Study on the Correlation between Advanced Small Punch Test and Charpy V-notch Test on X20CrMoV121 and 2.25Cr1Mo steels Weldment (X20CrMoV121강과 2.25Cr1Mo강 용접부의 ASP 시험과 CVN 충격 시험의 상관관계에 대한 연구)

  • Charpy V-Notch test is commonly used to evaluate fracture toughness. However, since the region to be evaluated is limited to bulk material due to the specimen size required, individual evaluation of micro-structures on weldment is very difficult. In this study, ASP(Advanced Small Punch) test was carried out to evaluate material degradation and fracture toughness on the B.M, W.M and each micro-structures of HAZ for X20CrMoV121 and 2.25Cr1Mo steels with artificial aging time. In addition, to evaluate fracture toughness and material degradation of B.M and W.M of X20CrMoV121 steels with aging times, CVN (Charpy V-notch) test was performed. And then the correlation between ASP and CVN test on X20CrMoV121 steels was obtained. Furthermore, through this correlation, material degradation property of each micro-region of the HAZ in weldment, which was impossible to be evaluated by the CVN test, can be estimated and determined.

  • A $CO_2$ laser overlay was conducted by using a Fe-based powder on the AC2B aluminum substrate. Cracks and intermetallic compounds (IMC) were observed inconsistently along the interface between the overlay and post-molten layer. A scanning electron microscopy (SEM) with energy dispersive spectroscopy (EDS) detected some Fe-rich IMC ($Fe_3Al$, FeAl) as well as the brittle Al-rich IMC ($Fe_2Al_5,\;FeAl_3$). Micro vickers hardness proved the formation of Al-rich IMC ($FeAl_3$) along the interface by showing HV0.1 $800{\sim}900$. Furthermore, nano indentation was successfully applied to investigate the behavior of IMC more precisely than the micro vickers hardness.

Evaluation of Fracture Toughness and Microstructure on FCA Weldment According to Heat Input (입열량에 따른 FCAW용접부 파괴인성에 미치는 미세조직의 영향)

  • This paper is to evaluate fracture characteristics of API 2W Gr.50 TMCP steel weldment typically applied for offshore structures, with the focus on the influence of heat input arising from flux cored arc welding. Based on the results and insights developed from this study, it is found that the toughness for both CTOD and impact exhibits a tendency to decrease as the weld heat input increases. The reheated zone of weldmetal exhibit lower hardness than solidified zone and microstructure that are liable to affect the toughness are acicular ferrite and martensite-austenite constituents (M-A). In particular, M-A is a more effective micro-phase for CTOD toughness than impact toughness.

  • This work was carried out to investigate the welding behavior of thin A3003 Al alloy sheets by Nd : YAG laser beam. Considering bead shape and mechanical properties, the laser pulse shapes selected were two kinds of 2-division and 3-division by varying power level and pulse duration. In order to obtain optimum conditions, the factorial design method and central composite design method were applied. Tensile test, optical microscopy, micro hardness test and TEM analysis were performed. Due to the annealing caused by thermal effect during laser welding, precipitates were coarsended. The HAZ was softened and failed during tensile test. The hardness of HAZ was lower than that of base metal, since the heat input relieved the work hardening effect and caused grain growth.

Nugget Formation and Dynamic Resistance in Resistance Spot Welding of Aluminum to Steel

  • Auto industry has employed resistance spot welding(RSW) to join steel sheets for structural rigidity of automobile body. Driven by the need to reduce weight and fuel consumption, car companies have been evaluating aluminum intensive vehicles(AIVs) as a way to reduce vehicle weight without downsizing. During the transition from all steel-construction vehicle body to aluminum intensive body, joining aluminum to steel sheets emerges as a serious contender in automobile body. This paper deals with application of transition material to RSW aluminum to steel. Placing transition material insert between the aluminum/steel interface was found very effective to overcome physical incompatibility between aluminum and steel. Use of transition insert allows for two separate weld nuggets to be formed in their respective aluminum/aluminum and steel/steel interfaces. This RSW processes was monitored with the aid of dynamic resistance sampling. Typical patterns in sampled dynamic resistance curves indicated formation of sound nugget. The growth of two separate nuggets was examined by micro-cross section test.

  • The purpose of this study is to optimize Nd:YAG laser welding parameters to seaz a Rf source into a Ti micro capsule. Ti tube ends can be sealed as some length of ぉbe end is melted and coalesced. The exact control of the melted length is the most important to get sound sealing. The Nozzle type, tube rotating speed, tilt angle, focal position, pumping voltage, pulse frequency and pulse width were selected as the Nd:YAG laser welding Parameters. These Parameters were optimized by the Taguchi experimental method using 115 orthogonal array. Appearance and cross section of the seated tube ends were examined by SEM.
