An intrinsic small signal equivalent circuit model of Cylindrical/Surrounded gate MOSFET is proposed. Admittance parameters of the device are extracted from circuit analysis and intrinsic circuit elements are presented in terms of real and imaginary parts of the admittance parameters. S parameters are then evaluated and justified with the simulated data extracted from 3D device simulation.
This paper presents an analysis of the mechanism of failure modes in bi-directional phase-shift full-bridge converters, composed of MOSFET, based on the circuit operation and parasitic parameters of MOSFET. In addition, the relation between circuit operation and parameters is suggested through an experimental comparison. From this relation, the suitable ranges of parameters for stable performance are analyzed. The design criteria of the bi-directional phase-shift full-bridge converter are presented and evaluated from the experimental verification.
In this paper, a high voltage current sensing circuit for boost converter is designed and verified by Cadence SPECTRE simulations. The current mirror pair, power and sensing metal-oxide semiconductor field effect transistors (MOSFETs) with size ratio of K, is used in our on-chip current sensing circuit. Very low drain voltages of the current mirror pair should be matched to give accurate current sensing, so a folded-cascode opamp with a PMOS input pair is used in our design. A high voltage high side lateral-diffused MOS transistor (LDMOST) switch is used between the current sensing circuit and power MOSFET to protect the current sensing circuit from the high output voltage. Simulation results using 0.35 ${\mu}m$ BCD process show that current sensing is accurate and the pulse frequency modulation (PFM) boost converter using the proposed current sensing circuit satisfies with the specifications.
In order to increase the power density of power converters, reduction of the switching losses at high-frequency switching conditions is one of the most important issues. This paper presents a new gate drive circuit that enables the reduction of switching losses in both the Power MOSFET and the IGBT. A distinctive feature of this method is that both the turn-on loss and the turn-off loss are decreased simultaneously without using a conventional ZVS circuit, such as the quasi-resonant adjunctive circuit. Experimental results of the switching loss of both the Power MOSFET and the IGBT are shown. In addition, an energy recovery circuit suitable for use in IGBTs that can be realized by modifying the proposed gate drive circuit is also proposed. The effectiveness of both the proposed circuits was confirmed experimentally by the buck-chopper circuit.
Independent-Gate-Mode Double-Gate(IGM-DG) MOSFET은 기존의 bulk-MOSFET에 비해 향상된 채널 제어능력을 가지며, front-게이트와 back-게이트를 서로 다른 전압으로 구동가능하다는 이점을 가진다. 따라서, 이를 이용한 회로설계는 4-terminal의 자유도를 이용함으로써 회로성능의 향상 뿐 아니라 집적도 향상을 기대할 수 있다. 본 논문에서는 IGM-DG MOSFET의 장점을 이용하여 TIA, feedforward LA, 및 OB로 구성된 15Gb/s 광수신기를 설계하고, HSPICE 시뮬레이션을 통한 회로성능 검증 및 외부환경과 소자의 특성변화에 따른 안정성을 검증하였다.
이 논문에서 Trench Power MOSFET의 스위칭 성능을 향상시키기 위한 Separate Gate Technique(SGT)을 제안하였다. Trench Power MOSFET의 스위칭 성능을 개선시키기 위해서는 낮은 gate-to-drain 전하 (Miller 전하)가 요구된다. 이를 위하여 제안된 separate gate technique은 얇은(~500A)의 poly-si을 deposition하여 sidewall을 형성함으로서, 기존의 Trench MOSFET에 비해 얇은 gate를 형성하였다. 이 효과로 gate와 drain에 overlap 되는 면적을 줄일 수 있어 gate bottom에 쌓이는 Qgd를 감소시키는 효과를 얻었고, 이에 따른 전기적인 특성을 Silvaco T-CAD silmulation tool을 이용하여 일반적인 Trench MOSFET과 성능을 비교하였다. 그 결과 Ciss(input capacitance : Cgs+Cgd), Coss(output capacitance : Cgd+Cds) 및 Crss(reverse recovery capacitance : Cgd) 모두 개선되었으며, 각각 14.3%, 23%, 30%의 capacitance 감소 효과를 확인하였다. 또한 inverter circuit을 구성하여, Qgd와 capacitance 감소로 인한 24%의 reverse recovery time의 성능향상을 확인하였다. 또한 제안된 소자는 기존 소자와 비교하여 어떠한 전기적 특성저하 없이 공정이 가능하다.
일정 출력을 얻기 위해 동기발전기 계자 여자는 AVR에 의해 제어된다. 대부분의 선박용 동기발전기 AVR은 사이리스터 위상제어 방식을 사용한다. 하지만 이 방식은 제어 주기가 MOSFET이나 IGBT로 구성된 컨버터에 비해 느리므로 속응 제어를 구현하는데 어려움이 있다. 따라서 본 논문에서는 선박용 동기발전기에 MOSFET을 사용한 PMG형 디지털 AVR을 구현하였다. PMG형 디지털 AVR 회로 구성은 간단하고 단락 시 발전기 출력전압이 영으로 되어 AVR이 동작하지 못하므로 출력전류를 여자회로로 흐르도록 하는 CBC가 요구된다. 본 논문에서 연구된 여자 시스템은 실제 선박용 발전기를 대신하여 10[kVA]급 프로토타입의 실험을 통하여 시스템의 타당성을 검증하였다.
As the conventional silicon metal-oxide-semiconductor field-effect transistor (MOSFET) approaches its scaling limits, quantum mechanical effects are expected to become more and more important. Accurate quantum transport simulators are required to explore the essential device physics as a design aid. However, because of the complexity of the analysis, it has been necessary to simulate the quantum mechanical model with high speed and accuracy. In this paper, the modeling of double gate MOSFET based on an adaptive neuro-fuzzy inference system (ANFIS) is presented. The ANFIS model reduces the computational time while keeping the accuracy of physics-based models, like non-equilibrium Green's function formalism. Finally, we import the ANFIS model into the circuit simulator software as a subcircuit. The results show that the compact model based on ANFIS is an efficient tool for the simulation of nanoscale circuits.
In this paper we proposed a new source-drain structure for N-type MOSFET which can suppress the output resistance reduction of a device in saturation region due to soft break down leakage at high drain voltage when the gate is biased around relatively low voltage. When a device is generally used as a switch at high gate bias the current level is very important for the operation. but in electronic circuit like an amplifier we should mainly consider the output resistance for the stable voltage gain and the operation at low gate bias. Hence with T-SUPREM simulator we designed devices that operate at low gate bias and high gate bias respectively without a extra photo mask layer and ion-implantation steps. As a result the soft break down leakage due to impact ionization is reduced remarkably and the output resistance increases about 3 times in the device that operates at the low gate bias. Also it is expected that electronic circuit designers can easily design a circuit using the offered N-type MOSFET device with the better output resistance.
본 연구는 전하 결합 영양소자에서 감지회로의 특성을 향상시키기 위하여 N형 MOSFET과 Polysilcon 저항에 의한 전압 분배 회로를 가진 감지회로를 설계하였다. 감지회 로에 흐르는 전류는 전압분배회로를 N형 MOSFET으로 설계하였을때가 Polysilicon 저항으 로 설계한 경우보다 감도 특성도 좋은 것으로 나타났다. 이는 전압분배회로를 Polysilicon으 로 설계한 경우보다 N형 MOSFET으로 설계하였을 때 동작 주파수가 높을수록 전압이득 특성이 우수하기 때문이다. 감지회로에 흐르는 전류는 전압분배회로를 N형 MOSFET으로 설계하였을 때 2mA 정도를 나타내고 polysilcon으로 설계하였을 때 4mAwjd도로 나타났다.
