무선 유비쿼터스 통신을 위한 재구성 MMIC VCO 설계 (Reconfigurable MMIC VCO Design for Wireless Ubiquitous Communications)

  • Reconfigurable radio technology is needed to reconstruct frequency and modem functionality, which can be different within various regions. In addition, it makes it possible for a single mobile handset to support various standards of wireless communication, and thus plays a key role inmobile convergence. A MMIC VCO(Monolithic Microwave Integrated Circuit Voltage Controlled Oscillator) has been developed to produce high power and wide bandwidth that adapts the Clapp-Gouriet type oscillator for series feedback. We were fabricated based on the 0.15um pHEMT from TRW. The MMIC VCO was connected to an alumina substrate on the carrier for testing. This MMIC VCO module shows good performance when compared with existing VCOs. Futhermore, it has potential as a reconfigurable MMIC VCO for ubiquitous communications such as LMDS (Local Multipoint Distribution Service), VSAT, Point to Point Radio and SATCOM.

An MMIC VCO (voltage controlled oscillator) has been developed for high power and wide bandwidth where Clapp-Gouriet type oscillators are adapted for series feedback, and was fabricated based on 0.15um pHEMT of TRW. The MMIC VCO was connected to an aluminar substrate on the carrier for testing. This MMIC VCO module showed good performance in comparison to existing works. Furthermore, it can be potentially extended to reconfigure an MMIC VCO for wireless systems such as military applications and satellite communications.

  • In this work, a voltage controlled oscillator (VCO) monolithic microwave integrated circuit (MMIC) was demonstrated for 10-GHz band motion detecting sensors. The VCO MMIC was fabricated using a $2-{\mu}m$ InGap/GaAs HBT process, and the tuning of the oscillation frequency is achieved by changing the internal capacitance in the HBT, instead of using extra varactor diodes. The implemented VCO MMIC has a micro size of $500{\mu}m{\times}500{\mu}m$, and demonstrates the value of inserting the VCO into a single chip transceiver. The experimental results showed that the frequency tuning characteristic was above 30 MHz, with the excellent output flatness characteristic of ${\pm}0.2dBm$ over the tuning bandwidth. And, the VCO MMIC exhibited a phase noise characteristic of -92.64 dBc/Hz and -118.28 dBc/Hz at the 100 kHz and 1 MHz offset frequencies from the carrier, respectively. The measured values were consistent with the design values, and exhibited good performance.

  • 소형화, 집적화된 Ka-band용 MMIC VCO(Voltage Controlled Oscillator)를 설계 및 제작하였다. Clapp-Gouriet형 오실레이션 방식을 이용하여 VCO를 직접 설계 및 제작하였고, 또한 이를 별도로 제작한 Alumina 기판과 함께 Carrier 위에서 조립 후 모듈화하였다. 결과적으로 MMIC로 구성된 Ka-band의 VCO 모듈은 출력 10dBm, Bandwidth 400MHz, phase noise -90dBc/Hz@1MHz까지의 성능을 보이면서 우수한 성능을 가짐을 확인할 수 있었다.

  • A SiGe HBT MMIC differential VCO has been developed for C-band wireless LAN applications. The VCO produces -6.4 dBm output power at 4.75 GHz. The VCO exhibits a 490 MHz tuning range with control voltage from 0.5 V to 2.5 V. The phase noise of the VCO exhibits -106.5 dBc/Hz at 1 MHz offset from the 4.75 GHz carrier. The total current consumption of the VCO is 10 mA at a supply voltage of 3 V.

  • A GaAs MMIC composed of VCO (voltage controlled oscillator) and mixer for PCS receiver has been developed using 1.mu.m ion implanted GaAs MESFET process. The VCO consists of a colpitts-type oscillator with a dielectric resonator and the circuit configuration of the mixer is a dual-gate type with an asymmetric combination of LO and RF FETs for the improvement of intermodulation characteristics. The common-source self-biasing is used in all circuits including a buffer amplifier and mixer, achieving a single power supply (3V) operation. The total power dissipation is 78mW. The VCO chip shows a phase noise of-99 dBc/Hz at 100KHz offset. The combined VCO/mixer chip shows a flat conversion gain of 2dB, the frequency-tuning factor of 80MHz/volts in the varacter bias ranging from 0.5V to 0.5V , and output IP3 of dBm at varactor bias of 0V. The fabricated chip size is 2.5mm X 1.4mm.

  • In this paper an MMIC VCO which can be used in a double conversion TV tuner is designed, fabricated and measured. The VCO is designed using the small signal method and fabricated using ETRI GaAs MMIC foundry. The 3x200$\mu$m gate width MESFET with 1$\mu$m gate length is used for an active device and MIM capacitors, spiral inductors, thin film resitors are used as passive elements. The VCO has output power of 10.95dBm at 1955 MHz with 5V bias voltage and 4V tuning voltage. The oscillation frequency change form 1947 MHz to 1964 MHz is obtaine dby an external varactor diode connected to the gate with a tuning voltage from 0 V to 6V.

MMIC Cascade VCO with Low Phase Noise in InGaP/GaAs HBT Process for Ku-Band Application

  • The MMIC cascode VCO is designed, fabricated, and measured for Ku-band Low Noise Blcok(LNB) system using InGaP/GaAs HBT technology. The phase noise of -116.4 dBc/Hz at 1 MHz offset with output power of 1.3 dBm is obtained at 11.526 GHz by applying 3 V and 11 mA, which is comparatively better characteristics than compared with the different configuration VCOs fabricated with other technologies. The simulated results of oscillation frequency and second harmonic suppression agree with the measured results. The phase noise is improved due to the use of the smallest value of inductor in frequency determining network and the InGaP ledge function of the technology. The chip size of $830\time781\;{\mu}m^2$ is also achieved.

  • In this paper, a fully integrated Ku-band tripler differential MMIC voltage controlled oscillator(VCO), which consists of a differential VCO core and two triplers, is developed using high linearity InGaP/GaAs HBT technology. The VCO core generates an oscillation frequency of 3.583 GHz, an output power of 3.65 dBm, and a phase noise of -96.7 dBc/Hz at 100 kHz offset with a current consumption of 30 mA at a supply voltage of 2.9 V. The tripler shows excellent side band rejection of 23 dBc at 3 V and 12 mA. The tripler differential MMIC VCO produces an oscillation frequency of 10.75 GHz, an output power of -13 dBm and a phase noise of -89.35 dBc/Hz at 100 kHz offset.

Optimized Phase Noise of LC VCO Using an Asymmetrical Inductance Tank

  • This paper describes fully integrated low phase noise MMIC voltage controlled oscillators(VCOs). The Asymmetrical Inductance Tank VCO(AIT-VCO), which optimize the shortcoming of the previous tank's inductance optimization approach, has lower phase noise performance due to achieving higher equivalent parallel resistance and Q value of the tank. This VCO features an output power signal in the range of - 11.53 dBm and a tuning range of 261 MHz or 15.2 % of its operating frequency. This VCO exhibits a phase noise of - 117.3 dBc/Hz at a frequency offset of 100 kHz from carrier. A phase noise reduction of 15 dB was achieved relative to only one spiral inductor. The AIT-VCO achieved low very low figure of merit of -184.6 dBc/Hz. The die area, including buffers and bond pads, is $0.9{\times}0.9mm^2$.
