전자 패키징에 사용되는 솔더합금에 납을 함유됨으로써 인하여 야기되는 환경적 문제와 인체 유해성 때문에 Pb-Sn 합금계를 대체할 수 있는 새로운 무연 솔더 재료의 필요성이 대두되고 있다. 새로운 솔더합금의 개발에 있어서 솔더 조인트의 신뢰성이 가장 중요한 문제라고 할 수 있는데, 솔더 조인트의 신뢰성은 솔더와 기판 사이의 계면 반응 형태와 그 정도에 의해서 크게 영향을 받기 때문에 솔더와 기판 사이의 계면 현상에 관한 더 깊은 이해가 필요하게 된다 솔더링 동안 기판/솔더 계면에서 가장 먼저 생성되는 금속간 화합물의 상을 예측하기 위한 열역학적인 방법이 제안되었다. 계면 에너지와 석출 구동력의 함수로 표현되는 각각의 금속간 화합물에 대한 핵생성 활성화 에너지를 비교함으로써 활성화 에너지가 가장 낮은 금속간 화합물이 가장 먼저 생성된다고 예측하였다. 거기에 더해 에너지를 기반으로 한 계산을 통하여 솔더 조인트에서 금속간 화합물의 입자 형상을 설명하였다. 울퉁불퉁한 계면을 가진 금속간 화합물의 Jackson의 parameter 값은 2보다 작은 반면 평평한 입자의 경우 2보다 크게 된다.
Due to ELV banning, automotive electronics cannot use four kinds of heavy metal element (Pb, Hg, Cd, $Cr^{6+}$) from 2016. Therefore, this study was focused on degradation characteristics of Sn-3.0Ag-0.5Cu Lead-free solder joint with OSP and ENIG finsh under various reliability assessment method, as like to thermal shock test and high temeprature/high humidity test with test duration for cabin electronics. Also, we compared bonding strength degradation to other advanced research results of electronic control unit for engine room because of difference service temperature with mount location in automotive. Whisker growth phenomenon and mitigation method which were essentially consideration items for Pb-free car electronics were examined. Conformal coating is a strong candidate for mitigating whisker growth in automotive electronics. Necessary condition to adapt Pb-free in car electronics was shown.
본 논문은 무연 솔더를 제거하기 위한 디지털 디솔더링 시스템에 관하여 다룬다. 땜납의 모재가 유연납에서 무연납으로 변화된 작업환경에 대처하고, 설정온도에 빠르게 수렴하며 연속작업이 가능한 디솔더링 시스템을 제안한다. 제안 시스템은 디솔더링 스테이션과 디솔더링건으로 구성되며, PID 온도제어를 위한 주변회로는 8bit MCU를 중심으로 설계하였다. 제안 시스템의 성능을 확인하기 위하여 동종의 수입품과 성능을 비교한 결과, 제안시스템은 기존 시스템에 비해 작업온도 도달시간은 11초 빠르며, 리플온도의 변화량은 $1.5^{\circ}C$ 적고, 열 회복율은 약 $0.14^{\circ}C$/초 빠르게 나타남을 확인 하였다.
Characteristics of Sn-1.7%Bi-0.7%Cu-0.6%In (hereafter, SBIC) lead-free solder was investigated in this study. The results from SBIC were compared to other lead-free solders such as Sn-3.5%Ag-0.7%Cu (hereafter, SAC), Sn-0.7%Cu (hereafter, SC), and lead-bearing Sn-37%Pb (hereafter, SP) alloy. Tensile properties of bulk solder, wettability, spreading index, bridge and dross were evaluated. As experimental results, tensile strength and elongation of SBIC was 62.5MPa and 21.5%, respectively. The tensile strength was comparable to that of SP solder. The wetting time of SBIC was 1.2 sec at $250^{\circ}C$, and its wetting properties including wetting force were as good as the SAC alloy. However, wettability of the SC was not so good as the SBIC and SAC. The spreading index of SBIC at $250^{\circ}C$ was 71 %, and it was similar level to those of SAC and SC solders. Bridging was not found for all solders of SBIC, SAC and SC in the range from 240 to $260^{\circ}C$. In dross test at $250^{\circ}C$ for an hour, the amount of dross produced from SBIC was about 57% compared to that from SAC.
With an increased production of Printed Circuit Boards (PCBs) in electronic equipment, the consumption of solder alloys is growing globally. Recently, increasing importance of recycling solder scrap has been recognized. Generally, solder scrap contains many impurities such as plastics and other metals. Hazardous components must be eliminated for recycling solder scrap. The present work studied pretreatment for reuse of solder scrap alloys. An experiment was conducted to enhance the cleanliness of solder scrap melt and eliminate impurities, especially lead. Physical separation with sieving and magnetic force was made along with pyrometallurgical methods. A small decrease in lead concentration was found by high temperature treatment of solder scrap melt. The impurities were removed by filtration of the solder scrap melt, which resulted in improvement of the melt cleanliness. A very low concentration of lead was achieved by a zone melting treatment with repeated passage. This study reports on a pretreatment process for the reuse of solder scrap that is lead free.
Sn-8Zn-3Bi 무연 솔더 페이스트의 접합부신뢰성 및 적합성을 평가하기 위해 유(SnPb) 무연(Sn, SnBi)도금된 Cu 리드프레임 QFP(Quad Flat Packager)를 사용하여 열충격 조건 하에서의 인장 강도의 변화 및 파괴 기구에 대한 분석을 실시하였다. 리드 도금의 종류에 상관없이 모든 시험 시편에서 열충격 사이클 수의 증가에 비례하여 접합부의 취성 특성이 강화되어 인장 강도가 감소하는 것을 확인하였다. 하지만, 접합부에는 열팽창 계수의 차이에 의해 야기될 수 있는 미세 균열은 발견되지 않았다. 단면 관찰 및 변위 이력 곡선 분석을 통하여 열충격 사이클 수의 증가에 따른 인강 강도의 감소는 접합부의 파괴 기구의 변화에 기인되었음을 확인하였다. 본 실험을 통해 Sn-3Zn-3Bi 솔더의 유 무연 도금 Cu 리드프레임과의 우수한 작업 특성과 열충격 환경 하에서도 우수한 기계적 접합 특성을 유지하는 것을 확인할 수 있었다.
지금 까지 전자패키지 접합에 사용되어온 Sn/37Pb 솔더는 낮은 용융온도와 우수한 물리적 특성, 그리고 저렴한 가격 등으로 널리 사용되었다. 그러나 납의 독성으로 인한 환경문제와 인체 유해성이 문제화되면서 이를 대체할 무연솔더의 요구가 시급한 실정이다. 또한 제품의 소형화에 따른 접합부의 미세화로 인한 접합부신뢰성이 요구되고 있다. 본 연구에서는 현재 Sn/37Pb 솔더를 사용하여 제품에 사용되고 있는 48 $\mu$BGA 패키지를 사용하여 Sn/Ag 계열 의 두 무연솔더인 Sn/3.5Ag/0.75Cu와 Sn/2.0Ag/0.5Cu/2.0Bi를 접합하여 장기신뢰성을 시효처리를 통하여 제시하였다. 시효처리는 $130^{\circ}C$, $150^{\circ}C$, $170^{\circ}C$ 온도에서 각각 300, 600, 900 시간동안 하였으며, 시효처리에 따른 전단강도와 각 솔더의 활성화에너지를 구하여 Sn/37Pb 솔더와 비교하였다. 두 무연솔더의 시효강도는 Sn/37Pb 솔더 보다 우수하였으며, 시효처리에 따라 형성된 솔더내부의 금속간화합물의 형상으로부터 균열의 성장과 형성에 대하여 논하였다. 이런 실험결과들로부터 두 무연솔더의 장기신뢰성 측면에서 대체가능성을 제시하였다.
Pb-free wave soldering process of AC Adapter was implemented by six sigma method using Sn-Cu-Ni type solder. The solder joint appearance, microstructural change, a lift-off phenomenon and reliability were evaluated through thermal shock teal. $(Cu,Ni)_6Sn_5$-type intermetallic compound of which thickness is about 5 micron was found at solder joint between Sn-Cu-Ni solder and copper land. After applying the thermal shock test of as-soldered product up to 750 cycles, no crack was found at the solder joint and the newly developed product was superior to conventions; one in terms of productivity and reliability.
Wafer-level packaging technology has become established with increase of demands for miniaturizing and realizing lightweight electronic devices evolution. This packaging technology enables the smallest footprint of packaged chip. Various structures and processes has been proposed and manufactured currently, and products taking advantages of wafer-level package come onto the market. The package enables mounting semiconductor chip on print circuit board as is a case with conventional die-level CSP's with BGA solder bumps. Bumping technology is also advancing in both lead-free solder alternative and wafer-level processing such as stencil printing using solder paste. It is known lead-free solder bump formation by stencil printing process tend to form voids in the re-flowed bump. From the result of FEM analysis, it has been found that the strain in solder joints with voids are not always larger than those of without voids. In this paper, characteristics of wafer-level package and effect of void in solder bump on its reliability will be discussed.
Sn-Cu-Ni계 솔더 합금에 소량의 Bi와 In을 첨가하여 새로운 무연솔더 합금 개발을 진행하였다. Sn-0.7%(Cu+Ni)에 2~5% Bi. 2~10% In을 첨가하여 각각의 열적, 전기적, 기계적 특성을 평가하였다. 솔더합금의 융점은 200~$222^{\circ}C$, 응고온도범위는 20~$37^{\circ}C$로 중.고온계 솔더로서 적용이 가능하다. 실험 조성별 솔더 합금중 실용적, 경제적인 면을 고려하여 Sn-0.7%(Cu+Ni)-3.5%Bi-2%In이 최적의 합금 조성으로 판단된다. 이 합금은 융점이 $220^{\circ}C$정도이며 응고범위는 $25^{\circ}C$, 강도 면에서는 타 합금에 비해 상당히 우수한 값을 나타내었으며 연신율은 비교적 낮은 값을 나타내었다. 다른 기계적, 전기적 특성은 타 솔더 합금과 유사하거나 우수한 편이었으며 젖음특성도 양호하였다.
