Characteristics of Nanowire CMOS Inverter with Gate Overlap (Gate Overlap에 따른 나노선 CMOS Inverter 특성 연구)

  • In this study, we investigate the influence of an overlap between the gate and source/drain regions of silicon nanowire (SiNW) CMOS (complementary metal-oxide-semiconductor) inverter on bendable plastic substrates and describe their electrical characteristics. The combination of n-channel silicon nanowire field-effect transistor (n-SiNWFET) and p-channel silicon nanowire field-effect transistor (p-SiNWFET) operates as an inverter logic gate. The gains with a drain voltage ($V_{dd}$) of 1 V are 3.07 and 1.21 for overlapped device and non-overlapped device, respectively. The superior electrical characteristics of each of the SiNW transistors including steep subthreshold slopes and the high $I_{on}/I_{off}$ ratios are major factors that enable the excellent operation of the logic gate.

Convenient Thermal Modeling for Loss Distribution method of 3-Level Active NPC Inverter using Newton's Law of cooling (Active NPC 인버터의 손실 분배 제어를 위한 뉴턴의 냉각법칙 기반의 간단한 열 모델링 기법)

  • This paper proposes a convenient thermal modeling method for loss distribution control method of 3-level Active NPC(Neutral Point Clamped) inverter. In the drawback of conventional 3-level NPC, the generated losses can occur unbalance in each switching device, as a result, thermal utilization of designed system has been decreased. In order to compensate unbalanced losses, Active NPC inverter performed loss balancing control with thermal modeling during operation of each switching device. Therefore, this paper deals with a convenient thermal modeling method based on newton's law of cooling rather than conventional thermal modeling method. Both simulation and experimental results based on 10kW 3-level Active NPC inverter confirm the validity of the analysis performed in the study.

  • In this paper, a ZVS-PWM high-frequency inverter with a PWM control function is applied to commercial system 220[Vrms], and a resonator type ZVS-PWM high-frequency inverter circuit with a fixed-two methods were proposed. The parameters of the transformer model equivalent circuit of a copier fixing device, which is an essential element in the parameter optimization of the proposed circuit, are obtained by using a high-frequency amplifier and its frequency characteristics are described. The proposed method compared to the existing single-ended ZVS-PFM high frequency inverter can suppress the voltage and current peak value of the power semiconductor switching device and reduce the switching loss. The efficiency of the proposed method itself is 98[%] at rated power output. Also, the efficiency of 96[%] can be obtained even at low output, so that the proposed high frequency inverter is very efficient inverter. The total efficiency from the commercial AC input to the inverter output is 93[%] at rated, which is considered efficient for use in copying machines. In addition, the diode bridge loss accounts for the largest portion of the overall system efficiency distribution. On the other hand, the nonparallel filter has a very low loss.

  • This paper addresses grid interconnection tests of a 3kW transformer-less photovoltaic (PV) inverter to verify the effectiveness of the PV inverter and promote its wide use. The 3kW transformer-less PV inverter, which was equipped with intelligent protection and control system, was manufactured. A hardware test bed was constructed for performance tests of the PV inverter. Control performance and grid protection tests were carried out using the test bed. Test results verify the performance of the power control and grid protection functions of the developed transformer-less PV inverter.

  • Due to merits cost and efficiency, the transformer-less type photovoltaic (PV) inverters have been popularized in the solar market. However, the leakage current flowing through a parasitic capacitor between PV array and ground can cause adverse effect in the transformer-less PV system. In this paper, a bi-directional PV inverter with high efficiency and low noise is proposed for the PV system with an energy storage device. The proposed inverter is a transformer-less type and performs the bi-directional power control between dc sources and grid with high efficiency. In addition, the proposed inverter can suppress the leakage current and obtain low noise characteristic. Finally, 3-kW prototype was implemented to confirm validity of the proposed inverter.

  • A new quasi-parallel resonant DC link inverter is proposed for three phase soft switching application. By i inserting only one additional switch, the proposed inverter excludes both voltage stresses and restricted PWM p problems, which are demerits of the conventional resonant inverter. Highly Improved Electrical Properties of A1/CaF2/Diamond MISFET Fabricated by Ultrahigh Vacuum Process and Its Application to Inverter Circuit (초고진공 프로세스에 의해 제작된 A/CaF2/Diamond MISFET의 개선된 전기적 특성과 인버터회로에의 응용)

  • In order to avoid oxygen contamination on the diamond surface as far as possible during the device process, the A1/Ca $F_2$/diamond MISFET(metal-insulator-semiconductor field-effect transistor) was prepared by ultrahigh vacuum process and its electrical properties were investigated. The surface conductive layer of fluorinated diamond surface was employed for the conducting channel of the MISFET. The observed effective mobility(${\mu}$e$\_$ff/) of the MISFET was 300 c $m^2$/Vs, which is the highest value obtained until now in the diamond FET. Besides, the measured surface state density of the device was ∼10$\^$11//c $m^2$ eV, which is comparable with conventional Si MOSFET$\_$s/(metal-oxide-semiconductor field-effect-transistors). This work is the first report of the fluorinated diamond MISFET prepared by ultrahigh vacuum process and its application to inverter circuit.

Design and Research on High-Reliability HPEBB Used in Cascaded DSTATCOM

  • The H-bridge inverter is the fundamental power cell of the cascaded distribution static synchronous compensator (DSTATCOM). Thus, cell reliability is important to the compensation performance and stability of the overall system. The concept of the power electronics building block (PEBB) is an ideal solution for the power cell design. In this paper, an H-bridge inverter-based “plug and play” HPEBB is introduced into the main circuit and the controller to improve the compensation performance and reliability of the device. The section that discusses the main circuit primarily emphasizes the design of electrical parameters, physical structure, and thermal dissipation. The section that presents the controller part focuses on the principle of complex programmable logic device -based universal controller This section also analyzes typical reliability and anti-interference issues. The function and reliability of HPEBB are verified by experiments that are conducted on an HPEBB test-bed and on a 10 kV/± 10 Mvar DSTATCOM industrial prototype.

Study on Real-Time Load Simulator for Testing Propulsion Inverter Test (추진인버터 시험을 위한 실시간 부하 시뮬레이터에 관한 연구)

  • A newly-built inverter has to undergo a series of stress tests in the final stage of production line. This can be achieved by connecting it to a dynamometer consisting of a three-phase machine joined by a rigid shaft to a DC load machine. The latter is controlled to create some specific load characteristic needed for the test. In this paper a test method is proposed, in which no mechanical equipment is needed. The suggested test stand consists only of a inverter to be tested and a simulator converter. Both devices are connected back-to-back on the AC-side via smoothing reactors. The simulator operates in real-time as an equivalent load circuit, so that the device under test will only notice the behaviour of a three-phase machine under consideration of the load. In oder to prove rightness of the suggested test method, the simulation and actural experiment carried out emulation for a 2.2kW induction motor.

Development of Regenerative Inverter for Electric Railway Using Space Vector PWM (SVPWM을 이용한 전기철도용 회생 인버터 개발)

  • As a device that returns surplus energy, regenerated from trains to d.c. source, to a.c. system and reuses it, the thyristor Inverter has been widely used. Because the conventional thyristor inverter is a unidirectional phase-controlled device, it Is Impossible to control the power factor of its output. Moreover, harmonics emission is high and it needs to take a additional filter. In this paper, to solve the problems stated above, the inverter, which can control real and reactive power by adopting IGBT modules as switching elements and being controlled by means of space vector PWM, is developed. Considering high economical efficiency and reliability in order to apply to the system for commercial use, the developed inverter is equipped with fully digital control system and low pass filter, and reduces harmonics and has compact size. The detail description about the developed inverter is stated in various respects: design criteria, technical description, power circuits, control techniques, the developed system, test results, etc.
