전력 VDMOSFET의 2차원Computer Simulation (Two Dimensional Computer Simulation of Power VDMOSFET)

  • 본 논문에서는 전력 VDMOSFET를 2차원 수치해석하여 I_V특성을 구할 수 있는 computer program을 작성하였고 이 program에 의해서 전력 수직이중확산형 MOS(VDMOS)의 I-V 분포 특성, 전위 및 전자정공 농도 분포특성이 computer simulation되었다. 또 teansconductance, on-resistance 및 표면 이동도 model이 적용된 I_V특성이 simulation되어 실험값 및 선행연구자의 결과값과 비교되었다. 기본 방정식은 유한차등분법(F.D.M)에 의해서 해석되었고 Gummel이 알고리즘과 Mock의 식이 적용 되었다.

  • Some different types of joining between two parallel high Tc superconducting tapes were prepared and I-V characteristic curves were obtained at the atmosphere of liquid nitrogen. Resistances in joint parts were estimated from I-V curves. We selected the best jointing method among these methods and its resistance were obtained at 28K. The availability of this joint method for fabricating HTS field coils is discussed.

  • The output of solar cell or array depends on the weather conditions such as cell temperature and insolation level. If the output of the photovoltaic system would be regularly generated under any weather conditions, it is so easy to develop the inverter, its related system, and also control algorithm. This can be performed by the VISC(virtual-implemented solar cell) system studied in this paper. And a few I-V curves are provided by the manufacturers, and so any I-V value between the given curves is unknown. The new model for solar cell is proposed which is based on the interpolation. Both simulation and experiment are executed to show the validity of the proposed VISC system.

습한 토양의 임펄스방전특성 (Characteristics of Impulse Discharges in Wet Soil)

  • This paper presents the experimental results related to soil ionization and electrical breakdown in a concentric hemispherical electrode system under lightning impulse voltages. Dynamic voltage-current and impedance-time characteristics of soil ionization were measured and analyzed. Also the electrical breakdowns of the soil gap were investigated. The time-lag to the peak current corresponds to the soil ionization propagation. The time of ionization propagation in wet sand is found to decrease with increasing the impulse currents. A drastic decrease in ground resistance was observed during the impulse current spreading in sand. The electrical breakdown appears at the wave tail of impulse voltage and results in a wide scatter in V-t curves. The voltage-current curves have a fan-like shape attributed to ionization processes which result in increasing current and decreasing voltage.

임펄스전류에 의한 배전용 ZnO 피뢰기 소자의 열화특성 (Deterioration Characteristics of ZnO Surge Arrester Blocks for Power Distribution Systems Due to Impulse Currents)

  • In order to analyze the electrical performance of ZnO surge arresters stressed by the combined DC and AC voltages that are generated in DC/AC converter systems, the leakage current properties of ZnO surge arrester blocks deteriorated by impulse currents were investigated. The test specimens were deteriorated by the 8/$20{\mu}s$ impulse current of 2.5kA and the leakage currents flowing into the deteriorated zinc oxide(ZnO) arrester blocks subjected to the combined DC and power frequency AC voltages are measured. As a result, the leakage currents flowing through deteriorated ZnO surge arrester blocks were higher than those flowing through the fine ZnO surge arrester blocks and the larger the injection number of 8/$20{\mu}s$ impulse current of 2.5kA is, the greater the leakage current is. The leakage current-voltage curves(I-V curves) of the fine and deteriorated ZnO surge arrester blocks stressed by the combined DC and AC voltages show significant difference in the low conduction region. Also the cross-over phenomenon is observed at the voltage close to the knee of conduction on plots of I-V curves.

  • Closed form solution of nonlinear 2-DEG concentration formula is proposed. This allows us to model continuous 2-DEG charge concentration as the function of gate voltage covering subthreshold region of the I-V curves. Comparisons of the Ids-Vgs characteristics and transconductance with the measured data were performed to show the accuracy of the proposed model. This way we have completely closed form I-V characteristics in subthreshold, triode and saturation region incorporating accurate charge control mechanism for HEMTs.

NDRD 방식의 강유전체-게이트 MFSFET소자의 특성 (Characteristics of Ferroelectric-Gate MFISFET Device Behaving to NDRO Configuration)

  • 본 연구에서는 Metal-Ferroelecric-Semiconductor FET (MFSFET) 소자의 특성을 시뮬레이션 하였다. 시뮬레이션에서는 field-dependent polarization 모델과 square-law FET 모델이 도입되었다. MFSFET 시뮬레이전에서 C-V/sub G/ 곡선은 축적과 공핍 및 반전 영역을 확실하게 나타내었다. 게이트 전압에 따른 캐패시턴스, subthreshold 전류 그리고, 드레인 전류특성에서 강유전체 항전압이 0.5, 1V 일 때, 각각 1, 2V 의 memory window 를 나타내었다. 드레인 전류-드레인 전압 곡선은 증가영역과 포화영역으로 구성되었다. 드레인 전류-드레인 전압 곡선에서 두 부분의 문턱전압에 의해 나타난 포화드레인 전류차이는 게이트 전압이 0, 0.1, 0.2 그리고, 0.3V 일 때, 각각 1.5, 2.7, 4.0 그리고 5.7㎃ 이었다. 시간경과 후의 드레인 전류를 분석하였는데, PLZT(10/30/70) 박막은 10년 후에 약 18%의 포화 전류가 감소하여 우수한 신뢰성을 보였다. 본 모델은 MFSFET 소자의 동작을 예측하는데 중요한 역할을 할 것으로 판단된다.

W UMa형 별들의 UV 방출선 연구 (UV LINE EMISSIONS OF W UMa STARS)

  • lUE 저분산 자로플 가지고 44i Boo, W UMa, AW UMa및 VW Cep에서 나오는 자외선 방출선들의 특징을 조사하였다 단파장영역과 장파장영역에서의 방출선 선세기를 구하여, 이를 자$\boxUl$선 등급으로 변환하여 광도곡선을 얻었다 단파장 영ff에서 나오는 방출선인 C I, C II, C IV, SiIV, N V에 대한 선세기를 구한 결파, C IV가 모든 별에서 가장 센 방출을 보였으며. Si IV와 NV는 비교적 작은 양의 선세기를 나타내었다. 4개의 W UMa 별 쿵에근 44i Boo가 가장 높은 선세기를 보였으며, 단과장 영역에서는 위상 0.2와 0 8부근에서 자외선 팡도가 maximup을 보이는 변광을 확인하였다 또한, 전이영역에서 나오는 C IV, Si IV, N V 방출선을 합하여 이를 극소기의 태양값과 비교하여 태양보다 최대40배의 높은 활동성을 가지고 있음을 알았다. 짧은 주기를 갖는 별,즉 44i Boo, W UMa, AW UMa순으로 전이영역의 헐동성이 감소하는 것으로 나타났다. 장 파장 영역에서는 AW UMa와 VW Cep의 Mg ll 방출선을 조사하였는데, 단파장의 방출선 보다 뚜렷한 주기적 변광을 보였으며, 이를 이응하여 두 별의 유효온도를 추정하였다..

  • The relation between the heating temperature and the V.C.P(Vacuum Condensing Point) at different degree of vacuum through the sublimatographic separation was studied where by ; (1) Anthracene and Anthraquinone, ${\alpha}$-Naphtol and ${\beta}$-Naphthol, o-Aminobenzoicacid and p-Aminobeenzoicacid were easily separated from each of its mixtures as shown in Figure9, 10 and 11, while tailings appeared appreciably. The results were in good agreement with those expected from the $t_k$-V.C.P curves in Figures 3,4,5,6,7 and 8. (2) The relation between the degree of vacuum and the V.C.P. of ${\alpha}$-Naphthol and Anthracene at different heating temperatures appeared as follows and are shown in Figures 12 and 13.

  • The performance characteristics of the polymer electrolyte fuel cells (PEFCs) were investigated under various humidification conditions at steady-state and transient conditions. The PEFC studied in this study was characterized by I-V curves in potentiostatic mode. The I-V curves representing steady-state performance were obtained from OCV to 0.25V, and the dynamic performance responses were obtained at some points of voltages. The anodic external humidification was applied and the humidity was controlled from 20% to 100%. The effects of relative humidity of hydrogen were measured with the dry air at the cathode. At high voltage region, the performance at high temperature was higher, but at low voltage region, low temperature condition showed the higher performance. The dynamic responses were observed at the instant when the voltage of the PEFC was changed. It was observed that the performance reached steady-state earlier with the increase of temperature.
