이종타겟을 이용한 GZO 박막의 제작

  • Ga doped ZnO (GZO) transparent conductive films were deposited on the glass substrates at room temperature by facing target sputtering (FTS) method. The sputtering targets were 100 mm diameter disks of GZO($Ga_2O_3$ 3.w.t%) and Zn metal. The GZO thin films were deposited as a various $PO_2$ (oxygen gas content). Base pressure was $2{\times}10^{-6}torr$, and a working pressure was 1mTorr. The properties of thin films on the electrical and optical properties of the deposited films were investigated by using a four-point probe (Chang-min), a Hall Effect measurement (Ecopia) and an UV/VIS spectrometer (HP). The minimum resistivity of film was $6.5{\times}10^{-4}[{\Omega}-cm]$ and the average transmittance of over 80% was seen in the visible range

Electrical Behaviors of SnO2 Thin Films in Hydrogen Atmosphere (수소가스분위기하에서의 SnO2 박막의 전기적 거동)

  • Thin films of tin-oxide were prepared by chemical vapor deposition technique using the direct of SnCl4. Resistivity and carrier concentration of deposited SnO2 thin film were measured by 4-point probe method and Hall effect measurement. The results showed the remarkable dependence of electrical properties on the deposition temperature. As the deposition temperature increased, resistivity of deposited film initially decreased to a minimum value of ~10-3$\Omega$cm at 50$0^{\circ}C$, and then rapidly increased to ~10$\Omega$cm at $700^{\circ}C$. Electrical conductance of these films was measured in exposure to H2 gas. It was found that gas sensitivity was affected combination of film thickness and intrinsic resistivity of deposited film. Gas sensitivity increased with decrease of film thickness. Fairly high sensitivity to H2 gas was obtained for the film deposited at $700^{\circ}C$. Optimum operation temperature of sensing was 30$0^{\circ}C$ for H2 gas.

  • Al, Ga and In doped ZnO thin film were prepared by faing targets sputtering as a function of oxygen gas contents at R.T. Base pressure was $2{\times}10^{-6}torr$, and working pressure was 1mTorr. The properties of thin films on the electrical and optical properties of the deposited films were investigated by using a four-point probe (Chang-min), a Hall Effect measurement (Ecopia) and an UV/VIS spectrometer (HP). The minimum resistivities of AZO, GZO and IZO thin film were $6.5{times}10^{-4}[{\Omega}-cm],5.5{\times}10^{-4}[{\Omega}-cm]$ and $4.29{\times}10^{-4}[{\Omega}-cm]$. The average transmittance of over 80% was seen in the visible range.

  • In this work, the indium zinc oxide (IZO) films had been deposited on the glass substrate coated with the SiO film. Based on a comparative investigation of the IZO monolayer and IZO/SiO multilayer, it is shown that the thickness of SiO film has a great effect on the mechanical properties of the thin films. The AFM images of the IZO thin film included the SiO film were shown smoother surfaces than monolayer. Resistivity was in inverse proportion to Mobility. If it deposited the SiO film on the substrate, the layer of change was generated between two layer(SiO and substrate). The layer of change influenced resistance because of oxygen content was more than the IZO monolayer.

Brush Painting법으로 제작된 플렉시블 유기태양전지용 투명 탄소나노튜브 전극의 특성 연구

  • 본 연구에서는 Carbon nanotube 용액을 brush-painting 시스템을 이용하여 유연성 있는 PET 기판 위에 고품위의 플렉시블 투명전극을 제작하였다. CNT 박막의 두께에 따른 특성을 알아보기 위해 brushing 횟수를 증가시켜 UV/Vis Spectrometry, four-point probe 및 Hall measurement를 이용하여 전기적, 광학적특성을 알아보았다. 최적조건인 bilayer의 CNT 박막은 244 Ohm/sq.의 면 저항과 550 nm에서 68%의 투과도를 얻을 수 있었다. CNT 박막의 기계적 응력에 따른 전기적 안정성을 알아보기 위해 bending test를 진행하였다. 10,000번 구부려도 저항의 변화가 거의 없어 이 박막이 플렉시블한 소자에 적합하다는 것을 알았다. 유기태양전지의 적용 가능성을 알아보기 위해 CNT 박막을 유기태양전지의 anode 층으로 적용하여 1.6% (VOC: 0.566(V), $J_{SC}$: 7.118(mA/$cm^2$), Fill Factor: 40.49(%))의 효율을 얻어 유기태양전지 소자의 적용 가능성을 알았다. 최종적으로 실험에서 성막된 CNT 박막은 기존의 CVD공정과 같은 복잡한 공정 대신에 쉽고 간편하게 고품위의 flexible brush-painting Carbon nanotube (CNT) 투명전극을 제작 하여 플렉시블한 유기태양전지 소자의 가능성을 알아보았다.

  • 기존의 CIGS 태양전지는 window 층(GZO/ZnO/CdS)에서의 투과 및 반사 손실을 줄이기 위하여 MgF2를 이용한 AR (Anti Reflection) 층을 적용하여 cell을 제작하고 있다. 현재 단위공정을 줄이고 시간적 경제적 비용을 절감하기위해 무반사 코팅층 없이 표면의 구조를 변화 시키거나 CIGS 태양전지의 window 층만으로 cell 구조에 적용하는 연구가 많이 진행되고 있다. 본 연구는 AR층과 window층 역할을 동시에 만족하는 일체화된 window층 두께를 설계하고 성장한 후, window층의 열처리 전후의 구조적, 광학적 및 전기적 특성을 비교 평가하였다. Macleod simulation을 이용하여 window 층을 설계한 후, RF magnetron sputtering법을 이용하여 상온성장 시킨 후 N2 분위기에서 후열처리 조건에 따른 박막의 구조적, 전기적 및 광학적 특성을 변화를 X-ray diffractometer, Field emission-scanning electron microscope, Atomic force microscopy, 4 point probe, Hall 측정, 투과도 및 반사도등으로 비교 평가하였다.

  • To investigate the influence of strip width and inter-strip separation on the ac loss, arrays of parallel strips with different widths and separations were prepared. Studies on the hysteresis-loss characteristics of multifilamentary YBCO films were performed. The local magnetic field due to magnetization currents is measured by a scanning Hall probe microscope. Based on these results a conceptual design for a low loss YBCO coated conductor is suggested.

Characteristics of vanadium oxide prepared by DC magnetron sputtering method for the transport conductive oxide (투명전도막으로써 DC 마그네트론 스퍼터링법으로 증착한 VOx 박막의 특성)

  • In this work, VOx thin films have been deposited by DC magnetron sputtering method with various DC power. The characterization of the deposited thin films were changed by DC power. The experimental data are obtained on the growth rate and optical and electrical properties of VOx thin films with the increase of DC power. The growth rate. and the surface roughness decrease with DC power. Also, we investigated the electrical and optical properties of VOx thin films using hall measurement, 4-point probe, and UV-visible methods.

  • We have studied the magnetic properties in Bi$_2$Sr$_2$CaCu$_2$O$_8$ single crystal with columnar defects using micro Hall-probe array. We found that fold profiles inside sample were similar to the Bean's critical state model from the magnetic hysteresis measurement. In the magnetic relaxation measurement, the normalized relaxation rates were maximum near the center and decreased toward the edge of the sample expect zero gauss. The relaxation rates as a function of the temperature were maximum near the 40K and rapidly decreased both sides of the peak.
