양자점을 이용한 808 nm 파장대역의 고출력 레이저 칩 개발

  • 고출력 반도체 레이저 다이오드는 발진 파장 및 광 출력에 따라 다양한 분야에 응용되고 있으며, 특히 발진파장이 808 nm 및 1470 nm 인 고출력 레이저 다이오드의 경우 재료가공, 펌핑용 광원 (DPSSL, 광섬유 레이저), 의료, 피부미용 (점 제거), 레이저 다이오드 디스플레이 등 가장 다양한 응용분야를 가진 광원 중의 하나라고 할 수 있다. 일례로 재료가공의 경우, 레이저 용접, 레이저 인쇄, 하드디스크의 레이저 텍스쳐링 등 그 응용분야는 무수히 많으며, 최근에는 미래 성장동력 사업의 하나로 중요한 이슈가 되는 태양전지에서 에지 분리 (edge isolation), ID 마킹, 레이저 솔더링 등에서 필수불가결한 광원으로 각광받고 있다. 808 nm 대역 In(Ga)AlAs quantum dots laser diode (QDLD) 성장을 위하여 In(Ga)AlAs QD active 와 In(Ga)AlAs QD LD 성장으로 크게 분류하여 여러 가지 test 실험을 수행하였다. 우선 In(Ga)AlAs QD LD 성장에 앞서 high power LD에 적용 가능한 GaAs/AlGaAs quantum well의 성장 및 전기 측정을 수행하여 그 가능성을 보았다. In(Ga)AlAs QD active layer의 효과적인 실험 조건 조절을 위해 QD layer는 sequential mithod (ex. n x (InGaAlAs t sec + InAs t sec + As 10 sec)를 사용하였다. In(Ga)AlAs QD active layer는 성장 온도, 각 sequence 별 시간, 각 source 양, barrier 두께 조절 및 타입변형, Arsenic flux 등의 조건을 조절하여 실험하였다. 또한 위에서 선택된 몇 가지 active layer 를 이용하여 In(Ga)AlAs QD LD 성장 조건 변화를 시도하였다.

Ka-대역 GaN 저잡음 증폭기의 강건성 평가 (Robustness Evaluation of GaN Low-Noise Amplifier in Ka-band)

  • GaN 소자는 고출력 및 고선형성 특성을 가지므로 레이더 수신기에서 저잡음 증폭기로 활용되어 리미터 없이 구현될 수 있으며, 이로 인해 잡음지수를 개선하고 면적을 줄일 수 있다. 본 논문에서는 Ka-대역 레이더용 수신기에 적용하기 위한 GaN 저잡음 증폭기를 기술하였다. 설계된 저잡음 증폭기는 150-nm GaN HEMT 공정으로 제작되었으며, 목표주파수 내에서 패키징 손실을 포함하여 >23 dB 이득, <6.5 dB의 잡음지수 특성을 보였다. 고입력 부하시험시 이득 및 잡음 저하가 있었으나, 반복시험시 추가적인 성능저하는 나타나지 않았다. 부하시험 후 잡음지수 및 S-파라미터 측정을 통해 GaN 저잡음 증폭기에서 ~40 dBm 펄스 입력 전력을 견딜 수 있음을 확인하였다.

  • In this paper, we applies two methods - Genetic Algorithm(GA) and $A^*$ Algorithm - to find the optimal path in route guidance system. Under the assumption that the traveling costs of each link are given, the task to find the optimal path becomes very complicated problem if the number of nodes or links increase. Two well-known algorithms are modified to resolve the problem and the preliminary demonstration show both optimistic result and needs to improvement.

  • $In_1-x$$GA_X$$As_y$$P_1-y$ has a very wide range of applications in optoelectronic devices especially for optical communications because $In_1-x$$GA_X$$As_y$$P_1-y$ has the bandgap of the lowest dispersion ($1.3\mum$) and the lowest loss ( $1.55\mum$) of the optical fiber by changing the composition. The quality of $In_1-x$$GA_X$$As_y$$P_1-y$ epitaxial layer is believed to have a significant effect on the performance of device. The OMVPE growth conditions for the latticematched $In_1x$$GA_X$$As_y$$P_1-y$/InP were investigated. Effects of growth conditions such as V/III ratio, growth temperature, and Ga source material on the electrical and optical properties were studied. The composition, electrical and optical properities of $In_1-x$$GA_X$$As_y$$P_1-y$ were characterized using double crystal X-ray diffractometer (DCD), photoluminescence (PL), XPS(ESCA) and Hall measurement.

Sulfurization 온도와 Cu/(In+Ga) 비가 Cu(In,Ga)Se2 박막 내 S 함량에 미치는 영향 (Effects of sulfurization temperature and Cu/(In+Ga) ratio on Sulfur content in Cu(In,Ga)Se2 thin films)

  • It is known that sulfide at the $Cu(In,Ga)Se_2$ ($CIGSe_2$) surface plays a positive role in $CIGSe_2$ solar cells. We investigated the substitution of S with Se on the $CIGSe_2$ surface in S atmosphere. We observed that the sulfur content in the $CIGSe_2$ films changed according to sulfurization temperature and Cu/(In+Ga) ratio. The sulfur content in the $CIGSe_2$ films increased with increasing the annealing temperature and Cu/(In+Ga) ratio. Also Cu migration toward the surface increased at higher temperature. Since high Cu concentration at the $CIGSe_2$ surface is detrimental role, it is necessary to reduce the S annealing temperature as low as $200^{\circ}C$. The cell performance was improved at $200^{\circ}C$ sulfurization.

MOCVD를 이용한 비평면구조 기판에서의 GaN 선택적 성장특성연구 (A Study on the Selection Area Growth of GaN on Non-Planar Substrate by MOCVD)

  • MOCVD를 이용하여 $SiO_2$로 패턴된 GaN/sapphire 기판상에서 $NH_3$유량과 성장온도가 GaN 성장의 선택성과 성장 특성에 미치는 영향을 조사하였다. $NH_3$유량을 500~1300sccm, 성장온도를 $950~1060^{\circ}C$로 변화시켜 성장변수에 따른 영향을 주사전자현미경으로 관찰하였다.$NH_3$유량이 증가할수록 성장선택성이 향상되었으나 기판윈도우에서 성장되는 GaN 형상변화에는 큰 영향을 미치지 못하였다. 성장온도가 높을수록 GaN의 성장선택성이 향상됨이 관찰되었다. 패턴 모양을 원형, 선형, 방사선모양(선형 패턴을 30, $45^{\circ}$로 회전)으로 제작하여 GaN 성장을 수행한 후 관찰한 결과 {1101}으로 이루어진 Hexagonal 피라밋 형상과 마스크층 위로의 측면성장을 얻을 수 있었으며, 성장조건에 따른 <1100>와 <1210>의 방향으로의 측면성장속도의 차이를 관찰할 수 있었다.

진가추요(診家樞要)에 대한 연구(硏究) I (A Study on Gin Ga Chu Yo(診家樞要) I)

  • Background and purpose: Gin Ga Chu Yo(該家樞要) was written in the year 1359 by Hwal Su(滑壽) who was a famous oriental doctor between Won(元) and Myeong(明) dynasty. As specialized in sphygmology(脈學), this book was brought together most things about sphygmology(脈學) before Won(元) dynasty by the author. Moreover he added the self-realized things to this book. Methods: In this book, there are all 20 chapters; Chu Yo Hyeon Eon(樞要玄言), Jwa U Su Bae Jang Bu Bu Wi (左右手配臟腑部立), O Jang(五臟), Sa Si peong Maek(四時平脈), Nae Gyeong Sam Bu Maek Beop(內經三部脈法), Ho Heup Chim Bu Jeong O Jang Beop(呼吸沈浮定五臟法), In Ji Ha Gyeong Jung I Jeong O Jang Beop(因指下輕重以定五臟法), Sam Bu So Ju(三部所主), Ji Maek Su Beop(持脈手法), Maek Gwi Yu Sin(脈實有神), Maek Eum Yang Yu Seong(脈陰陽類成 ), Gyeom Hyeon Maek Ryu(兼見脈類), Je Maek Ui Gi Ryu(諸脈宜忌類), Heom Je Sa Jeung Ryu(驗諸死症類) , Sa Jeol Maek Ryu(死絶脈類), O Jang Dong Ji Maek(五藏動止脈), Bu In Maek Beop(婦人脈法), So A Maek Beop(小兒脈法), Maek Sang Tong Hoe(脈象統會), Maek Sang Ga(脈象歌) and an epilogue in the end. This treatise is made up of principal, notes, study and conclusion, we tried to make a translation faithful to the original. Results and Conclusion: Looking into this book, we can know that it is very detail in analyzing item by item, bright and simple in explaining and it is very useful in studying pulse evaluation(脈診). In his preface, Hwal Su(滑壽) expresses his opinion with firm confidence that 'Do(道) of the World scattered in several scholarships and books of method and technique(方術). Nothing of method and technique(方術 ) is more important than medicine. Nothing of medicine goes before pulse evaluation(脈診).' With such good reasons, as a student of sphygmology(脈學), I think this book is very valuable in studying pulse evaluation. So I add Hangul suffixes(吐) to a part of this book and translate it into Korean.

알레르기性 鼻炎에 對한 文獻的 考察 (The Bibliogrphical Study on the Allergic Rhinitis)

  • The study has been carried out to investigate of the Allergic Rhinitis by referring to 87 literatures. The results were as follows; 1. In oriental medical science, Allergic Rhinitis is belong to the category of the 'BiGu'(鼻구) 'GuChe'(구체). The 'Gu'(구) of the BiGu means watery rhinorrhea, the 'Che'(체) of the GuChe means sneezing. 2. The cause of a disease summarize the weak of Lung, Spleen and Kidney, and invasion into the nasal cavity of PoongHan etc a wrong air. Sometimes the pathologial change appear PoongHan changeHwa(風寒化火), HwaYeol is hidden in the inside(火熱內伏). The contributing factors are found a season(spring, winter), an abnormal weather(運氣 : 少陰 少陽 陽明 司天, 歲金不及), an emotional stress, an external wound of the harmful air, a food allergens and fatigue, a contact of substances, a sunlight etc. 3. Predominant symptoms are watery rhinorrhea, sneezing and nasal obstruction. Sometimes accompanic symptoms are nasal bleeding, mucopurulent rhinorrhea, olfactory disturbance, nasal polyp, rhinolalia clausa, respiratory disfunction etc. 4. The treatment-methodes is as follows, OnBoPaeJang GeoPoongSanHan(溫補肺臟 祛風散寒), GeonBilkGi(健脾益氣), BoSinNabGi (補腎納氣). The treatmentherbs is as follows, OnBoJiLuDan GaGam(溫補止流丹 加減), OkByeongPoongSan plus ChangIJaSan GaGam(玉屛風散合 蒼耳子散 加減), BoJungIkGiTang GaGam plus SoCheongLyongTang(補中益氣湯加減 配合 小靑龍湯), SinGiHwan GaGam(腎氣丸加減), GaeJiTang(桂枝湯) etc. 5. The external treatment is as follows, JeokBi(滴鼻), ChuiBi(吹鼻), SaekBi(塞鼻), stick and herbs-injection on the acupuncture-point, pressure ear acupuncture-point, herbs-pillow etc. 6. The acupuncture-moxa treatment is as follows, the methodes of cure apply TongJoGyeongGi(通調經氣), SanTongBiGui(宣通鼻竅) etc. Predominent acupuncture-points are YoungHyang(迎香), InDang(印堂), BiTong(鼻通), SangSeong(上星), HabGok(合谷) and so on. As mentioned above, from now on, it's need to the oriental medical scientific study of the Immunity and Allergy and to the external treatment's application for the ascent of the treatment-effect of the allergic disease.
