The use of flip-chip technology has many advantages over other approaches for high-density electronic packaging. ACF (anisotropic conductive film) is one of the major flip-chip technologies, which has short chip-to-chip interconnection length, high productivity, and miniaturization of package. In this study, thermal fatigue lift of ACF bonding flip-chip package has been predicted. Elastic and thermal properties of ACF were measured by using DMA and TMA. Temperature dependent nonlinear hi-thermal analysis was conducted and the result was compared with Moire interferometer experiment. Calculated displacement field was well matched with experimental result. Thermal fatigue analysis was also conducted. The maximum shear strain occurs at the outmost located bump. Shear stress-strain curve was obtained to calculate fatigue life. Fatigue model for electronic adhesives was used to predict thermal fatigue life of ACF bonding flip-chip packaging. DOE (Design of Experiment) technique was used to find important design factors. The results show that PCB CTE (Coefficient of Thermal Expansion) and elastic modulus of ACF material are important material parameters. And as important design parameters, chip width, bump pitch and bump width were chose. 2$^{nd}$ DOE was conducted to obtain RSM equation far the choose 3 design parameter. The coefficient of determination ($R^2$) for the calculated RSM equation is 0.99934. Optimum design is conducted using the RSM equation. MMFD (Modified Method for feasible Direction) algorithm is used to optimum design. The optimum value for chip width, bump pitch and bump width were 7.87mm, 430$\mu$m, and 78$\mu$m, respectively. Approximately, 1400 cycles have been expected under optimum conditions. Reliability analysis was conducted to find out guideline for control range of design parameter. Sigma value was calculated with changing standard deviation of design variable. To acquire 6 sigma level thermal fatigue reliability, the Std. Deviation of design parameter should be controlled within 3% of average value.
This paper deals with the industrial problem of thermal striping damage on the French prototype fast breeder reactor, Phenix and it was studied in coordination with the research program of IAEA. The thermomechanical and fracture mechanics evaluation procedure of thermal striping damage on the tee-junction of the secondary piping using Green's function method and standard FEM is presented. The thermohydraulic(T/H) loading condition used in the present analysis is the random type thermal loads computed by T/H analysis on the turbulent mixing of the two flows with different temperatures. The thermomechanical fatigue damage was evaluated according to ASME code section 111 subsection NH. The results of the fatigue analysis showed that fatigue failure would occur at the welded joint within 90,000 hours of operation. The assessment for the fracture behavior of the welded joint showed that the crack would be initiated at an early stage in the operation. It took 42,698.9 hours for the crack to propagate up to 5 mm along the thickness direction. After then, however, the instability analysis, using tearing modulus, showed that the crack would be arrested, which was in agreement with the actual observation of the crack. An efficient analysis procedure using Green's function approach for the crack propagation problem under random type load was proposed in this study. The analysis results showed good agreement with those of the practical observations.

This paper describes in detail the life prediction models and simulations of thermal fatigue under different mold compounds and chip sizes for wafer-level embedded SiP. Three-dimensional finite element models are built to simulate the viscoplastic behaviors for various mold compounds and chip sizes. In particular, the bonding parts between a mold and silicon nitride (Si3N4) are carefully modeled, and the strain distributions are studied. Three different chip sizes are used, and the effects of the mold compounds are observed. Through the numerical studies, it is found that type-C, which has a relatively lower Young's modulus and higher CTE, has a better fatigue life than the other mold compounds. In addition, the $4{\times}4$ chip has a shorter life than the $6{\times}6$ and $8{\times}8$ chips.

The characteristics of resilient modulus(Mr) which dominates the life of pavement and the design of pavement were investigated on the test specimens which were cement treated and non-treated of the three different soil types. The results are summarized as follows : 1. The resilient modulus was decreased by increasing the cyclic deviator stress ($\sigma$d) , especially the resilient modulus was gradually decreased or sometimes increased when the value of ad was greater than 0.75- 1. 0kg/cm$^2$. 2. The resilient modulus was increased by increasing the homogeneous confined stress ($\sigma$do) and such phenomena were distinct on the coarse soils. 3. The resilient modulus was increased by increasing the ratio of confined stress(Kc), and this phenomena were eminent on the coarse soils too, and the higher permanent strain was showed by increasing the value of Kc. 4. In the drained cyclic triaxial compression test, the value of ad, Kc, and (Oho) was introduced by the following interrelated equations which were similar to the Mr model of Cole. Kcn/Mr=K1(J$_2$/ $\tau$oct)K2 ............. (coarse soli) Mcn/Mr=K3($\sigma$dp/ $\tau$f)k4 ...............(fine soils) 5. The stress path was not much affected by the value of Mr, however, moisture content, dry desity, and contant of fines affected the value of Mr. 6. In the soil-cement specimens, the resilient compression strain($\varepsilon$d) was decreased by the increment of the $\sigma$ho, and Mr was decreased by increasing the $\sigma$d 7. In the flexible pavement. the cement treated layer should be designed not to fail by the fatigue before the designed traffic load, and actually the pavement could cover the traffic load to a certain extent under the post-crack phase, therefore farther studies on this phenomena' are required in the design analysis. 8. The finite element computer program (ANALYS) was used for displacement analysis of pavement containing the cement-treated layer, The result showed that the program used for this analysis was proved to be usable.

Three materials SUS304, 9% Ni steel and Al 5083-O alloy, which are considered possible candidate for International Maritime Organization (IMO) type B Cargo Containment System, were studied. Monotonic tensile, fatigue, fatigue crack growth rate and Crack Tip Opening Displacement tests were carried out at room, intermediate low ($-100^{\circ}C$) and cryogenic ($-163^{\circ}C$) temperatures. The initial yield and tensile strengths of all materials tended to increase with decreasing temperature, whereas the change in elastic modulus was not as remarkable. The largest and smallest improvement ratio of the initial yield strengths due to a temperature reduction were observed in the SUS304 and Al 5083-O alloy, respectively. The fatigue strengths of the three materials increased with decreasing temperature. The largest increase in fatigue strength was observed in the Al 5083-O alloy, whereas the 9% Ni steel sample showed the smallest increase. In the fatigue crack growth rate test, SUS304 and Al 5083-O alloy showed a decrease in the crack propagation rate, due to decrease in temperature, but no visible improvement in da/dN was observed in the case of 9% Ni steel. In the Crack Tip Opening Displacement (CTOD) test, CTOD values were converted to critical crack length for the comparison with different thickness specimens. The critical crack length tended to decrease in the case of SUS304 and increase for the Al 5083-O alloy with decreasing temperature. In case of 9% Ni steel, change of critical crack length was not observed due to temperature decrease. In addition, the changing material properties according to the temperature of the LNG tank were analyzed according to the international code for the construction and equipment of ships carrying liquefied gases in bulk (IGC code) and the rules of classifications.

The low-cycle fatigue behaviors of cast AI-Si alloy and composite with reinforcement of SIC particles were compared with those of extruded unreinforced matrix alloy and composite in order to investigate the influence of cast and extrusion processes on the cyclic deformation and fatigue life. Generally, both cast and extruded composites including the unreinforced alloy exhibited cyclic hardening behaviour, with more pronounced strain-hardening for the composites with a higher volume fraction of the SiC particles. However, cast composite under a low applied cyclic strain showing no observable plastic strain exhibited cyclic softening behavior due to the cast porosities. The elastic modulus and yield strength of the cast composite were found to be quite comparable to those of the extruded composite, however, the extrusion process considerably improved the ductility and fracture strength of the composite by effectively eliminating the cast porosities. Low-cycle fatigue lives of the cast alloy and composite were shorter than those of the extruded counterparts. Large difference in life between cast and extruded composites was attributed to the higher influence of the cast porosities on the fatigue life of the composite than that of the unreinforced alloy material. A fatigue damage parameter using strain energy density effectively represented the inferior life in the low-cycle regime and superior life in the high-cycle regime for the composite, compared to the unreinforced alloy.
This thesis develops a fatigue model for the asphalt black base using the APT(Accelerated Pavement Testing) and analyzes the correlation of the APT analysis result with results of previous laboratory tests. For the APT testing, aggregate of the maximum grain size of 25mm(BB-3) was used as the material for the asphalt black base. The result of the APT revealed that the variable of the fatigue model, i.e. the maximum tensile stress on the bottom part of the pavement, increased as the number of loading increased while the modulus of elasticity for the pavement layer decreased gradually. The tensile strain was obtained from a strain gauge, and it was used to derive the values of $k_1=1.29{\times}10^{-6}$ and $k_2=3.02$ from the basic equation of the asphalt fatigue model, $N_f=k_1(\frac{1}{\epsilon})^{k_2}$. The fatigue life predicted from the asphalt fatigue model was greater than that obtained from laboratory experiments, given the same tensile strain. Additionally, a theory to estimate the remaining life of the pavement was developed using FWD, a non-destructive experiment.

Folding endurance, bending fatigue and monotonic tensile tests of 4 kinds of Cu foil on flexible substrate was performed to investigate the relationship between folding or bending endurances and tensile characteristics. The repeated 5.3 or 2.0% strain was applied to Cu foil in folding endurance test or bending fatigue test while monitoring the electrical resistance. Elastic modulus, yield strength, ultimate tensile strength, ductility, and toughness were obtained by monotonic tensile test on the same samples. The Cu foil with higher toughness and ductility showed higher reliabilities in folding or bending fatigue. However, elastic modulus and yield strength did not show any relationship with folding and bending reliability. This is because the failures of Cu foil by folding or bending fatigue were closely related to the fracture energy of metal.

Isothermal cyclic stress-strain deformation and thermomechanical deformation (TMD) of 429EM stainless steel were analyzed using a rheological model employing a bi-linear model. The proposed model was composed of three parameters: elastic modulus, yield stress and tangent modulus. Monotonic stress-strain curves at various temperatures were used to construct the model. The yield stress in the model was nearly same as 0.2% offset yield stress. Hardening relation factor, m, was proposed to relate cyclic hardening to kinematic hardening. Isothermal cyclic stress-strain deformation could be described well by the proposed model. The model was extended to describe TMD. The results revealed that the hi-linear thermomechanical model overestimates the experimental data under both in-phase and out-of-phase conditions in the temperature range of $350-500^{\circ}C$ and it was due to the enhanced dynamic recovery effect.
The aim of this study is to investigate the changes in dielectric properties, Young's modulus and remnant compressive strength with compressive cyclic loading in PZT of tetragonal, MPB and rhombohedral composition. Higher relative dielectric constants appeared in the poled condition than the unpoled condition for all the compositions. After poling treatment remarkably higher relative dielectric constants were observed particularly in MPB, tetragonal compositions. Until five percent of the expected fatigue life was exhausted, the dielectric constant increased with compressive cyclic stress in MPB and rhombohedral while it remained nearly constant in tetragonal. During the subsequent compressive cyclic stress, dielectric constant decreased in all the three compositions. As the compressive cyclic stress is applied the change of Young's modulus was coincided with the change of remnant compressive strength.
