Dielectric Properties of $Ta_2O_{5-X}$ Thin Films with Buffer Layers

  • The present study describe the electrical performance of amorphous T $a_2$ $O_{5-X}$ fabricated on the buffer layers Ti and Ti $O_2$. T $a_2$ $O_{5-X}$ thin films were grown on the Ti and Ti $O_2$ layers as a capacitor layer using reactive sputtering method. The X-ray pattern analysis indicated that the two as-deposited films were amorphous and the amorphous state was kept stable on the RTA(rapid thermal annealing) at even $700^{\circ}C$. Measurements of dielectric properties of the reactive sputtered T $a_2$ $O_{5-X}$ thin films fabricated in two simple MIS(metal insulator semiconductor), structures, (Cu/T $a_2$ $O_{5}$ Ti/Si and CuT $a_2$ $O_{5}$ Ti $O_2$Si) show that the amorphous T $a_2$ $O_{5}$ grown on Ti showed high dielectric constant (23~39) and high leakage current density(10$^{-3}$ ~10$^{-4}$ (A/$\textrm{cm}^2$)), whereas relatively low dielectric constant (~15) and tow leakage current density(10$^{-9}$ ~10$^{-10}$ (A/$\textrm{cm}^2$)) were observed in the amorphous T $a_2$ $O_{5}$ deposited on the Ti $O_2$ layer. The electrical behaviors of the T $a_2$ $O^{5}$ thin films were attributed to the contribution of Ti- $O_2$ and the compositionally gradient Ta-Ti-0, being the low dielectric layer and high leakage current barrier. In additional, The T $a_2$ $O_{5}$ Ti $O_2$ thin films exhibited dominant conduction mechanism contributed by the Poole-Frenkel emission at high electric field. In the case of T $a_2$ $O_{5}$ Ti $O_2$ thin films were related to the diffusion of Ta, Ti and O, followed by the creation of vacancies, in the rapid thermal treated thin films.films.

가토 문맥에 있어서 비 코린성, 비 아드레나린성 억제성 반응에 관한 약리학적 특징 (Pharmacological Characteristics of Non-cholinergic, Non-adrenergic Inhibitory Responses in Rabbit Portal Vein)

  • 가토의 문맥 절편에서 비 코린성-비 아드레나린성 이완반응에 대한 약리학적 성질을 규명하여 다음과 같은 결과를 얻었다. 1) 가토 문맥 절편에 있어서 비 코린성-비 아드레나린성 전기자극반응은 자극빈도의 증가에 따라 예민하게 증가하였으며, $Ca^{++}$에 이하여 크게 영향을 받았고, $Ca^{++}$농도를 달리하고 ATP를 첨가하여 이완반응은 일어났으나 이는 전극자극에 의한 반응에는 영향을 주지 아니하였다. 2) ATP, ADT 및 adenosine에 대한 반응은 용량에 의존하여 이완반응은 보였으나 자극에 의한 반응에는 크게 영향을 미치지 아니하였다. 3) Quinine과 isobutyl-methyl xanthine을 투여하였을 때 용량에 따라 긴장도의 하강을 나타내었을 뿐 이완반응은 길항하지 아니하였다. 4) 4-AP, $1{\mu}g/ml$존재하에서 전기자극에 대한 이완반응 폭은 서서히 증가하였고 대량의 4-AP에 의하여 는 긴장도가 하강하였다. 5) 4-AP반복투여후의 전기자극에 이한 반응은 대조군과 비교하여 큰 변화가 없었으나, adenosine을 반복투여하였을 때는 대조군에 비하여 증가를 나타내었다. 6) $^3H-purine$의 유출은 전기자극에 의하여는 경미하나 ATP나 adenosine투여로 현저히 증가하였으며, 4-AP, TTX 및 adenosine 반복투여후에도 $^3H-efflux$의 변동을 나타내지 아니하였다.

토양의 함수율에 따른 전기비저항 반응 모형 실험 연구 (Study on Electrical Resistivity Pattern of Soil Moisture Content with Model Experiments)

  • 지반조사에서 비파괴 조사 기술은 시추조사보다 경제적으로 비용이 덜 들고 광역에 걸친 지반정보를 제공하는 장점이 있다. 하지만 지반설계정수로서 적용하기에는 어려운 한정된 정보만을 제공하게 된다. 이를 극복하기 위해, 비파괴 조사 방법 중 하나인 전기비저항 탐사를 모형토조실험에 적용하여, 토질상태에 따른 비저항 반응과 함수비에 따른 비저항 반응을 분석하여 비저항 거동 양상에 대한 연구를 수행하였다. 실험에 사용한 토질은 주문진 표준사, 마사토이며 각 토질의 입도 분포, 균등계수를 구하여 실험에 있어 실험재료의 균질한 상태를 유지하였다. 실험에 사용한 모형의 제원은 $160{\times}100{\times}50$ (cm)의 아크릴 재질 토조이며, 각 토질의 높이는 30 cm를 유지하였다. 5TE(함수비측정센서)센서를 7 ~ 8cm 간격으로 수직하게 꽂아 층별 함수비를 측정하였다. 모형실험 결과 주문진 표준사는 비저항 거동 양상이 함수비에 민감하게 반응하는 것을 알 수 있었으며, 마사토는 함수비에 따라 비저항이 낮아진 후에도 시간경과에 따른 거동 양상에 큰 변화가 없는 것을 관찰하였다. 또한 토조 실험에 사용된 토양과 유사한 테스트 베드를 선정하여 그 반응을 비교 분석하였다. 이러한 실험을 통해 토질 상태와 함수비에 따른 다양한 비저항 거동 양상 자료를 수집하고, 비파괴 조사기술의 정확도를 향상 시켜 나간다면 지반설계정수를 산정하는데 있어 기초적인 연구가 될 수 있음을 확인하였다.

가속열화 된 CSPE의 경화특성에 미치는 해수 담수 침지의 영향 (Effects of Seawater & Freshwater Soaking on the Cure Properties of Accelerated Thermally Aged CSPE)

  • The accelerated thermal aging of CSPE (chlorosulfonated polyethylene) was carried out for 33.64 and 67.27 days at 110[$^{\circ}C$], equivalent to 40 and 80 years of aging at 50[$^{\circ}C$], respectively. These samples were referred to as CSPE-0y, CSPE-40y and CSPE-80y, respectively. As the accelerated thermally aged years of the CSPE increase, the insulation resistance[$\Omega$] at 20[Hz], 500[Hz], and 2[KHz], and the percent elongation [%EL] of the CSPE decrease. However, the dissipation factor($tan{\delta}$) at 20[Hz], 500[Hz], and 2[KHz], the apparent density[$g/cm^3$], the glass transition temperature and the melting temperature of the CSPE were increased. The period of time that the voltage has to be applied until electric breakdown of the CSPE-0y is longer than that of the CSPE-40y, and the CSPE-80y, but the dielectric strength of the CSPE-80y is lower than that of the CSPE-0y and the CSPE-40y. The differential temperatures after the AC and DC voltages are applied to CSPE-0y, CSPE-40y and CSPE-80y are 0.026~0.028[$^{\circ}C$], 0.030~0.042[$^{\circ}C$], 0.018~0.045[$^{\circ}C$], respectively. The variations of temperature for the AC voltage are higher than those for the DC voltage when an AC voltage is applied to CSPE-0y, CSPE-40y and CSPE-80y. It is found that the dielectric loss owing to the dissipation factor[$tan{\delta}$] is related to the electric dipole conduction current. It is ascertained that the ionic (electron or hole) leakage current is increased by the separation of the branch chain of CSPE polymer from the main chain of the polyethylene as a result of thermal stress due to accelerated thermal aging as well as by conducting ions such as $Na^+$, $Cl^-$, $Mg^{2+}$, $SO_4^{2-}$, $Ca^{2+}$ and $K^+$ after seawater soaking.

뇌경색(腦硬塞) 환자(患者)의 운동장애(運動障碍)에 대(對)한 2Hz와 120Hz 전침(電鍼) 치료(治療)의 효과(效果) 비교(比較) : 운동유발전위검사를 통한 비교 (The Effect of 2Hz vs. 120Hz Frequency Electrical Acupoint Stimulation on Motor Recovery after Stroke by Motor Evoked Potential Study)

  • Objectives : Electrical acupoint stimulation(EAS) has been used to treat motor dysfunction of stroke patients with reportedly effective results. The purpose of this study is to evaluate the efficacy of the EAS with different frequencies in treating motor dysfunction of ischemic stroke patients. Methods : The subject of this study were forty-two ischemic stroke patients with motor dysfunction in Kyunghee oriental medicine hospital who were hospitalized for one week to one month from onset. They were treated with 2Hz or 120Hz EAS for two weeks, and motor evoked potentials(MEP) were measured before and after EAS treatment. To compare the effect of 2Hz EAS with 120Hz, the number of patients who showed MEP responses after two weeks among those who had no previous response was checked. Also measured were latency, central motor conduction time(CMCT), amplitude of MEP before and after EAS treatment. Results : After two weeks of treatment, 4 out of 15 patients(27%) in the 2Hz EAS group and lout of 19 patients(5%) in the 120Hz group showed potential responses. Yet there was no significant difference between the two groups. When MEP data of the affected side between the 2Hz group and the 120Hz group was compared, the former showed more significant improvement than the latter in latency, CMCT and amplitude(P=0.040, 0.019,0.021). When the proportion of the affected side and unaffected side in MEP data was examined, the 2Hz group showed improvement on only latency and CMCT with significant differences(P=0.040, 0.014). Conclusions : These results show that EAS with low frequency is more helpful for motor recovery after ischemic stroke than that with high frequency. This suggests that low frequency EAS activates the central motor conduction system better than high frequency EAS.

정상적인 한국 흑염소의 심전도에 관한 연구 1. 표전지유도와 단극지유도 (Studies on- Electrocardiogram of the Normal Korean Native Goat 1. Standard Limb Leads and Unipolar Limb Leads)

  • The electrocardiographic (ECG) parameters in the normal Korean black goat have been measured with a 3-channel Electrocardiograph and computed, analyzed. ECG in 243 black goats were made with the limb leads (I, II, III, aVR, aVL, aVF), that were recorded conduction parameters of wave and interval, and were analyzed as to shape and amplitude of the P and T waves and the components of the QRS complex. Heart rate were recorded by the ECG which were a mean of 106.1$\pm $21.8 beats/min. Average conduction times in the PR, the QRS complex and the QTc interval were recorded 103.9$\pm $34.9 msec., 58.3$\pm $23.2 msec. and 302.6$\pm $67.8 msec., in the P and T wave duration recorded 24.8$\pm $6.4 msec. and 51.7$\pm $10.8 msec. respectively. The shape of wave in each leads were observed various types, and any spacial wave type appeared the highest frequency in each lead that ware shown less than 60%, and these frequent rate and average amplitudes as fallow: 1. In P waver the frequent rate and average amplitudes of the positive type showed in leads I, II and aVL that were 54.8% (93.0$\pm $ 33.2 $\mu $V), 50.5% (90.1$\pm $30.5 $\mu $V) and 41.7% (58.5$\pm $ 31.1 $\mu $V). Average amplitude of the negative type showed the frequent rate of 49.8% in lead aVE which was -77.6$\pm$ 25.2 $\mu $V. Biphasic type in leads III and aVF were 46.1% (108.4 $\mu $V, -90.2 $\mu $V.) and 45.7% (137.4 $\mu $V, -105.4 $\mu $V.), and amplitudes between positive and negative of it were significant difference. 2. The highest amplitudes of the QRS complex in all leads were 534.8$\pm $ 232.3 $\mu $V of lead II. The frequent rate and amplitudes of the R wave type in the I, II, III and aVF were 30.2% (277.8 $\pm $131.3 $\mu $V), 45.1% (393.1$\pm $114.2 $\mu $V), 48.5% (349.3$\pm $178.3 $\mu $V) and 54.9% (334.4$\pm $129.7 $\mu $V), and QS ways type in the lead aVL was 49.5% (359.2$\pm $195.5$\mu $V), and RS and QS wave types in the lead a VR were 43.3% (312.4 $\mu $V, -212.7 $\mu $V.) and 41.1% (399.2$\pm $92.2 $\mu $V), respectively. 3. In T wave, the frequent rata and amplitudes of the positive type in the leads I, II, III and aVF were 44.6% (207.9$\pm $ 97.1 $\mu $V), 41.6% (245.1$\pm $92.1 $\mu $V), 46.9% (189.8$\pm $ 82.7 $\mu $V) and 53.0% (195.4197.8 $\mu $V), and the negative in the lead aVR was 41.2% (-230.7$\pm$ 103.1 $\mu $V), respectively. The positive and negative types in the lead aVe appeared with same frequent rate of 43.2%.4. Frontal plane vectors for P, QRS, and T were found to lie at 38.1$\pm $ 21.5, 142.0$\pm $ 57.2, and 117.2$\pm $ 63.9 degrees, respectively. These results in ECG of goats may be served to the limited purposes as to conduction parameters, arrhythmias except abnormal ECG because of waveforms, amplitudes and electrical axis of it were variability.

흰쥐의 운동유발전위에 대한 전정신경핵과 연수망상핵의 역할 (Role of the Vestibular and Medullary Reticular Neuclei for the Motor Evoked Potentials in Rats)

  • The motor evoked potentials (MEPs) have been advocated as a method of monitoring the integrity of spinal efferent pathways in various injury models of the central nervous system. However, there were many disputes about origin sites of MEPs generated by transcranial electrical stimulation. The purpose of present study was to investigate the effect of major extrapyramidal motor nuclei such as lateral vestibular nucleus (VN) and medullary reticular nucleus (mRTN) on any components of the MEPs in adult Sprague-Dalwey rats. MEPs were evoked by electrical stimulation of the right sensorimotor cortex through a stainless steel screw with 0.5mm in diameter, and recorded epidurally at T9 - T10 spinal cord levels by using a pair of teflon-coated stainless steel wire electrodes with 1mm exposed tip. In order to inject lidocaine and make a lesion, insulated long dental needle with noninsulated tips were placed stareotoxically in VN and mRTN. Lidocaine of $2{\sim}3\;{\mu}l$ was injected into either VN or mRTN. The normal MEPs were composed of typical four reproducible waves; P1, P2, P3, P4. The first wave (P1) was shown at a mean latency of 1.2 ms, corresponding to a conduction velocity of 67.5 m/sec. The latencies of MEPs were shortened and the amplitudes were increased as stimulus intensity was increased. The amplitudes of P1 and P2 were more decreased among 4 waves of MEPs after lidocaine microinjection into mRTN. Especially, the amplitude of P1 was decreased by 50% after lidocaine microinjection into bilateral mRTN. On the other hand, lidocaine microinjection into VN reduced the amplitudes of P3 and P4 than other MEP waves. However, the latencies of MEPs were not changed by lidocaine microinjection into either VN or mRTN. These results suggest that the vestibular and reticular nuclei contribute to partially different role in generation of MEPs elicited by transcranial electrical stimulation.

산화된 $SrTiO_3$ 및 니켈도프된 $SrTiO_3$ 단결정의 전기전도도 (Electrial Conductivity of Oxidized Pure and Ni-Doped $SrTiO_3$ Single Crystals)

  • 순수한 $SrTiO_3$ 및 Ni 도프된 $SrTiO_3$ 단결정을 산화하여 700∼$1200^{\circ}C$$10^{-8}\;{\sim}\;10^{-1}$ atm의 온도 및 산소압력에서 산소압력의 함수로서 전기전도도를 측정하였다. 일정한 산소압력에서 전기전도도 값을 온도의 역수에 대하여 도시한 결과 직선관계를 나타내었으며 그 기울기로 부터 구한 활성화 에너지 값들은 순수한 $SrTiO_3$,에 대하여 1.34eV이며 Ni-doped $SrTiO_3$에 대하여 1.06eV이다. 일정한 온도에서 전기전도도 값을 산소분압에 대하여 도시한 결과 주어진 온도 범위에서 전기전도도의 산소압력 의존도가 -1/5.6${\sim}$-1.62로 나타났다. 실험치와 이론적으로 해석한 전기전도도의 산소 압력 의존성으로 부터 산소공위결합모델을 산화된 $SrTiO_3$와 Ni-doped $SrTiO_3$ 단결정에 이용할 수 있음을 알게 되었다. 주어진 온도 및 산소압력 범위에서 전기전도 메카니즘이 각각 제안되었다.

정제 규조토로 합성한 탄화규소의 열전특성 (Thermoelectric properties of SiC prepared by refined diatomite)

  • SiC는 큰 밴드 갭 에너지를 갖고, 불순물 도핑에 의해 p형 및 n형 전도의 제어가 용이해서 고온용 전자부품소재로 활용이 가능한 재료이다. 따라서 국내 부존 규조토의 고부가가치 활용을 위해 정제 규조토로부터 합성한 β-SiC 분말의 열전물성에 대해 조사하였다. 정제한 규조토 중의 SiO2 성분을 카본블랙으로 환원 탄화 반응시켜 β-SiC 분말을 합성하고, 잔존하는 불순물(Fe, Ca 등)을 제거하기 위해서 산처리 공정을 행하였다. 분말의 성형체를 질소 분위기 2000℃에서 1~5시간 소결시켜 n형 SiC 반도체를 제작하였다. 소결시간이 길어짐에 따라 캐리어 농도의 증가 및 입자간의 연결성 향상에 의해 도전율이 향상되었다. 합성 및 산처리한 β-SiC 분말에 내재하는 억셉터형 불순물(Al 등)로 인한 캐리어 보상효과가 도전율 향상에 저해하는 요인으로 나타났다. 소결시간이 증가함에 따라 입자 및 결정 성장과 함께 적층 결함 밀도의 감소에 의해 Seebeck 계수의 절대값이 증가하였다. 본 연구에서의 열전 변환 효율을 반영하는 power factor는 상용 고순도 β-SiC 분말로 제작한 다공질 SiC 반도체에 비해 다소 작게 나타났지만, 산처리 공정을 정밀하게 제어하면 열전물성은 보다 향상될 것으로 판단된다.

산화이트륨의 결함구조 및 전기전도 메카니즘 (Defect Structure and Electrical Conduction Mechanism of Yttrium Sesquioxide)

  • 산화이트륨의 전기전도도를 $1 {\times}10^{-5}{\sim}2 {\times}10^{-1}$atm의 산소분압과 $650{\sim}1050^{\circ}$C 의 온도에서 산소분압 및 온도의 함수로 측정하였다. 일정한 산소분압에서 측정된 전기전도도 값을 온도의 역수에 대하여 도시한 결과, 온도 의존성이 적은 영역과 큰 영역이 나타났으며, 온도 의존성이 큰 영역은 두 개의 각기 다른 결함구조를 보여주었다. 전기전도도의 산소분압 의존성은 $850{\sim}950^{\circ}C$ 에서 ${{\sigma}{\propto}Po_2}^{1/6},\;950{\sim}1050^{\circ}C$ 에서 ${{\sigma}{\propto}Po_2}^{3/16}$이며 $650{\sim}800^{\circ}C$에서 ${{\sigma}{\propto}Po_2}^{1/7.5}{\sim}{{\sigma}{\propto}Po_2}^{1/8.3}$이다. ${{\sigma}{\propto}Po_2}^{1/6}$인 영역에서의 detect는 $O_i{''}$${{\sigma}{\propto}Po_2}^{3/16}$인 영역에서의 detect는 $V_M{'''}$이다. 고온영역에서의 carrier type은 electron hole이며 저온영역에서는 이온성의 기여도가 있다.
