The purpose of this work is to investigate a back surface field (BSF) on variety wafer resistivity for industrial crystalline silicon solar cells. As pointed out in this manuscript, doping a crucible grown Cz Si ingot with Ga offers a sure way of eliminating the light induced degradation (LID) because the LID defect is composed of B and O complex. However, the low segregation coefficient of Ga in Si causes a much wider resistivity variation along the Ga doped Cz Si ingot. Because of the resistivity variation the Cz Si wafer from different locations has different performance as know. In the light of B doped wafer, we made wider resistivity in Si ingot; we investigated the how resistivities work on the solar cells performance as a BSF quality.
The cross sectional image of thin oxide failure of MOS device could be observed by Emission Microscope and Focused Ion Beam at the weak point. The oxide failures in low electric field was associated with the presence of a particle or abnormal pattern. The failures occuring at medium field are related to a pit of Si substrate. The pits could be originated from the microdefects of Cz Si wafer.
일반적인 쵸크랄스키(CZ)방법으로 성장된 실리콘 단결정봉(Ingot)을 가공하여 경면 연마한 후 RTA법으로 수소 분위기에서 열처리하여 실리콘 웨이퍼 표면 및 표면 근처의 특성 변화에 대하여 고찰하였다 수소 열처리를 통하여 표면의 COP (결정결함)가 현저히 감소하는 것을 확인하였고 깊이 5um까지의 영역에서도 결정결함의 밀도가 감소하였다. 또한 수소 열처리에 의해 실리콘 웨이퍼 표면이 에칭 및 실리콘의 재배열에 의해 형성되는 테라스(Terrace) 형태도 관찰되었다.
최근 태양전지의 효율을 증가시키기 위한 연구가 많이 이루어지고 있으며, 특히 단결정 실리콘 웨이퍼의 경우 높은 효율을 낼 수 있는 소재로써 고효율 태양전지연구에 많이 이용되고 있다. 본 연구에서는 단결정으로 Czochralski(Cz)-Si 성장 시 산소농도를 다르게 하여 산소석출결함의 변화와 그에 따른 셀효율과의 관계를 비교하였다. 산소불순물은 Cz법으로 성장시킨 실리콘의 주된 불순물이다. 산소불순물 존재 시 태양전지 공정에서 산소석출결함이 생성되며 발생된 산소석출결함은 셀효율에 악영향을 미치게 된다. 그러므로 고효율 태양전지를 위한 웨이퍼를 생산하기 위한 산소석출결함 밀도와 셀효율의 상관성을 연구하였다. 또한 산소농도에 따른 산소석출결함을 분석하여 산소석출결함이 발생되지 않는 잉곳 내 산소농도 범위를 연구하여 14.5 ppma 이하에서 Bulk Micro Defect(BMD)가 발생하지 않음을 확인하였다.
It is very important that constitution of good hetero-junction interface with a high quality amorphous silicon thin films on very cleaned c-Si wafer for making high efficiency hetero-junction solar cells. For achieving the high efficiency solar cells, the inspection and management of c-Si wafer surface conditions are essential subjects. In this experiment, we analyzed the c-Si wafer surface very sensitively using Spectroscopic Ellipsometer for < ${\varepsilon}2$ > and u-PCD for effective carrier life time, so we accomplished < ${\varepsilon}2$ > value 43.02 at 4.25eV by optimizing the cleaning process which is representative of c-Si wafer surface conditions very well. We carried out that the deposition of high quality hydrogenated silicon amorphous thin films by RF-PECVD systems having high density and low crystallinity which are results of effective medium approximation modeling and fitting using spectroscopic ellipsometer. We reached the cell efficiency 12.67% and 14.30% on flat and textured CZ c-Si wafer each under AM1.5G irradiation, adopting the optimized cleaning and deposition conditions that we made. As a result, we confirmed that spectroscopic ellipsometry is very useful analyzing methode for hetero-junction solar cells which need to very thin and high quality multi layer structure.
This paper presents a process optimization of antireflectiun (AR) coating on crystalline Si solar cells. Theoretical and experimental investigations were performed on a doble-layer AR(DLAR) coating of MgF$_2$/CeO$_2$, We investigated CeO$_2$ films as an All layer because they hale a proper refractive index of 2.46 and demonstrate the same lattice constant as Si substrate. RF sputter grown CeO$_2$ film showed strong dependence on a deposition temperature. The CeO$_2$ film deposited at 400 $^{\circ}C$ exhibited a strong (111) preferred orientation and the lowest surface roughness of 6.87 $\AA$. Refractive index of MgF$_2$ film was measured as 1.386 for the most of growth temperature. An optimized DLAR coating showed a reflectance as low as 2.04 % in the wavelengths ranged from 0.4 7m to 1.1 7m. We achieved the efficiencies of solar cells greater than 15% with 3.12 % improvement with DLAR coatings . Further details on MgF$_2$, CeO$_2$ films, and cell fabrication Parameters are presented in this paper.
초크랄스키로 성장한 Si 단결정에서 결정 성장 속도를 달리한 sample을 이용하여 COP, FPD 및 LSTD등의 grown-in 결함 밀도와 한 웨이퍼 내에서의 분포를 정확하게 측정하여 이들 결함들간의 상호 관계를 고찰하였다. 이들 결함의 밀도와 한 웨이퍼 내에 발생하는 영역의 크기는 결정 성장 속도가 빠를수록 증가하였다. 또한 한 웨이퍼 내에서 이들 결함의 발생 영역이 일치하는 것으로 보아 이들 결함은 동일한 origin에 의해 생성된 것으로 판단된다.
Reduction of optical losses in crystalline silicon solar cells by surface modification is one of the most important issues of silicon photovoltaics. Porous Si layers on the front surface of textured Si substrates have been investigated with the aim of improving the optical losses of the solar cells, because an anti-reflection coating(ARC) and a surface passivation can be obtained simultaneously in one process. We have demonstrated the feasibility of a very efficient porous Si ARC layer, prepared by a simple, cost effective, electrochemical etching method. Silicon p-type CZ (100) oriented wafers were textured by anisotropic etching in sodium carbonate solution. Then, the porous Si layers were formed by electrochemical etching in HF solutions. After that, the properties of porous Si in terms of morphology, structure and reflectance are summarized. The structure of porous Si layers was investigated with SEM. The formation of a nanoporous Si layer about 100nm thick on the textured silicon wafer result in a reflectance lower than 5% in the wavelength region from 500 to 900nm. Such a surface modification allows improving the Si solar cell characteristics. An efficiency of 13.4% is achieved on a monocrystalline silicon solar cell using the electrochemical technique.
본 논문에서는 CZ 방법으로 성장된 실리콘에서 임의의 열처리 과정 또는 VLSI 공정중에 발생하는 산소석출물(oxygen precipitates)의 성장 및 감소에 대한 모델을 유도하고 수치해석법으로 시뮬레이션을 수행하여 모델에 대한 타당성을 검증하였다. 확산제한 성장법칙(diffusion-limited growth law)과 DBET(detailed balance equilibrium theory)를 이용하여 산소 석출물의 성장률과 감소율을 유도하고 이를 CREs(chemical rate equations)와 PFE (Fokker-Planck equation)이 결합된 식에 적용하여 수치해석법으로 풀었다. 또한 어닐링 분위기에 따라 표면에서 일어나는 현상을 달리 고려해야 하는데, 특히 O₂가스 분위기에서는 산화막이 성장되는 조건을 고려해야 하므로 산화막 성장 모델과 산소 용해도 증가등의 영향을 고려하였다. 이 방법으로 기존의 결과보다 더 정확하게 깊이에 따른 산소 농도의 분포와 산소 석출물의 밀도분포 함수를 계산할 수 있었다.
