비아 절단 구조를 사용한 DRAM 패키지 기판 (DRAM Package Substrate Using Via Cutting Structure)

  • 본 논문에서는 비아 절단 구조를 제안하고 2층 구조의 DRAM 패키지 기판 설계에 적용하여 낮은 임피던스를 가지는 파워 분배망(Power Distribution Network)을 구현하였다. 제안한 신규 비아 구조는 비아의 일부가 절단된 형태이고 본딩 패드와 결합하여 넓은 배선 면적을 필요로 하지 않는 장점을 가진다. 또한 비아 절단 구조를 적용한 설계에서는 본딩 패드에서 VSSQ까지의 배선 경로를 효과적으로 단축시킴으로써 PDN 임피던스를 개선시킬 수 있다. DRAM 패키지 기판 상의 윈도우 영역 형성과 동시에 비아의 일부 영역이 제거되므로 비아 절단 구조 제작을 위한 추가적인 공정은 없다. 또한 비아 홀 내부를 솔더 레지스트로 채움으로써 버(Burr) 발생을 최소화하였으며, 이를 패키지 기판 단면 촬영을 통해 검증하였다. 비아 절단 구조의 적용 및 VDDQ/VSSQ 배치에 의한 PDN 임피던스 변화를 검증하기 위해서 3차원 전자장 시뮬레이션 및 네트워크 분석기 측정을 통해 기존 방식을 적용한 패키지 기판과 비교 검증을 진행하였다. 신규 DRAM 패키지 기판은 대부분의 주파수 범위에서 보다 우수한 PDN 임피던스를 가졌으며, 이는 제안한 비아 절단 구조와 파워/그라운드 설계 배치가 PDN 임피던스 감소에 효과적임을 증명한다.

  • This paper presents rough cutting pat고 drilling. This method has differences from conventional method which uses boundary curve by intersecting object to machine and each cutting plane. Die-cavity shape is drilled in z-map, we select various tool and remove much material in the short time. as a result, this method raise productivity. The major challenges in die-cavity pocketing include : 1)finding an inscribed circle for removing material of unmachined regions, 2) selecting optimal tool and efficiently arranging tool, 3) generating offset surface of shape, 4) determining machined width according to the selected tool, 5) detecting and removing unmachined regions, and 6) linking PJE(path-joining element). Conventional machining method calling contour-map is compared with drilling method using Z-map, for finding efficiency in the view of productivity.

FEM Analysis of Plasticity-induced Error on Measurement of Welding Residual Stress by the Contour Method

  • The contour method relies on deformations that occur when a residually stressed component is cut along a plane. The method is based on the elastic superposition principle. When plasticity is involved in the relaxation process, stress error in the resulting measurement of residual stress would be caused. During the cutting the specimen is constrained at a location along the cut so that deformations are restrained as much as possible during cutting. With proper selection of the constraining location the plasticity effect can also be minimized. Typical patterns of longitudinal welding residual stress state were taken to assess the plasticity effect along with constraining locations.

  • In order to investigate the residual stress evolution during the leveling process of hot rolled high strength coils for cold forming, the in-plane residual stress of plate sampled at SPM, rough leveler and finish leveler were measured by cutting method. Residual stress was localized near the edge of plate. As the thickness of plate was increased, the size of residual stress region was expanded. The gradient of residual stress within the plate was reduced during the leveling process. But the residual stress itself was not removed completely within the ranges of tested conditions. The exact camber of cut plate was able to be predicted by the measurement of residual stress distribution after leveling of the plate.

Residual stress was localized near the edge of plate. As the thickness of plate was increased, the region with residual stress was expanded. The gradient of residual stress within plate was reduced during the leveling process. But the residual stress itself was not removed at the ranges of tested conditions. From the measured residual stress distribution within the plate, camber of plate cut to small width was predicted exactly within error range of experiment.

A New Ship Scheduling Set Packing Model Considering Limited Risk

  • In this paper, we propose a new ship scheduling set packing model considering limited risk or variance. The set packing model is used in many applications, such as vehicle routing, crew scheduling, ship scheduling, cutting stock and so on. As long as the ship scheduling is concerned, there exits many unknown external factors such as machine breakdown, climate change and transportation cost fluctuation. However, existing ship scheduling models have not considered those factors apparently. We use a quadratic set packing model to limit the variance of expected cost of ship scheduling problems under stochastic spot rates. Set problems are NP-complete, and additional quadratic constraint makes the problems much harder. We implement Kelley's cutting plane method to replace the hard quadratic constraint by many linear constrains and use branch-and-bound algorithm to get the optimal integral solution. Some meaningful computational results and comments are provided.

  • This paper presents the influence of the process parameters on the change in dynamic behavior of a lathe turning system. With variation of feed rate, depth of cut, direction of tool motion, cutting speed and tool location along the workpiece, the dynamic characteristics of stable cutting, chatter transition and fully developed chatter regions are demonstrated. The workpiece vibration during machining is continuously measured at different tool locations along the workpiece and quantitatively analyzed. Complex linear behavior due to change of process parameter values as well as fundamental wystem nonlinearity due to change of process configuration indicated by a tool path dependence of the locations of chatter onset and disappearance are described. Finally, the structural characteristics of the turning system which can have large and nonlinear effects on system behavior are presented.

최적화된 영역 분할을 이용한 패킷 분류 알고리즘 (Optimum Range Cutting for Packet Classification)

  • 현재 패킷 분류에 대한 다양한 알고리즘들이 연구되어 오고 있다 그 중 HiCuts와 HyperCuts와 같은 디시젼(decision) 트리에 기초한 패킷 분류 알고리즘은 룰의 각 필드가 가지는 영역에 따른 기하학적 구조를 이용한 방법으로 잘 알려져 있다. 그러나 이 알고리즘들은 분할(cutting)을 수행할 필드(Field)를 선택하거나 디시젼 트리의 각 노드에서 컷(cut)의 수를 결정해야 하는 등의 비교적 복잡한 작업을 요구하므로 현실적으로 구현하기 어려운 점을 가진다. 또한 각 룰이 차지하는 영역의 특성을 고려하지 않고 일정한 크기의 영역으로 커팅이 이루어지므로 효과적인 커팅을 하지 못하는 단점이 있다. 본 논문에서는 새로운 영역 분할을 사용한 효과적인 패킷 분류 알고리즘을 제안한다. 제안하는 알고리즘은 먼저 프리픽스를 가지는 두 필드를 이용하여 각 룰이 차지하는 영역들을 찾아내 이들을 이용해 영역분할을 수행한다. 따라서 제안된 알고리즘은 보다 효율적인 디시젼 트리를 구성한다. 즉, 디시젼 트리의 각 노드에서는 HiCuts이나 HyperCuts와 같은 복잡한 작업없이 최적화된 커팅을 수행할 수 있다. 클래스 벤치에서 제공된 데이타베이스에 대하여 시뮬레이션을 수행한 결과, 제안된 알고리즘은 평균 검색 속도에서 기존의 알고리즘들보다 훨씬 향상되었고 메모리 요구량에서는 기존의 커팅 알고리즘과 비교하여 대략 $3{\sim}300$배까지 크게 줄어드는 효과를 보였다.

통계적방법을 이용한 연삭표면의 3차원모델링 (3D Modeling of Ground Surface with Statistical Method)

  • This paper simulated surface grinding process with statistically simulated grinding wheel topography, considering ridge formation phenomenon when grain scratch workpiece. Wheel grain is modeled as hybrid sphere and cone. Grinding wheel characteristic was evaluated with stylus by expanding the scanning region of the profilometer from a straight line to a plane. Each grain's diameter and semi-angle are assumed as normal distribution, each grain's protrusion height from wheel plane is assumed gamma distribution. So grinding wheel is simulated with grain's position randomly distributed without overlapping. Ground surface is 3-dimensionally simulated considering ridge formation of workpiece by each grain's cutting, and then surface profile and surface roughness parameters are compared with real ground workpiece.

개인용 컴퓨터를 이용한 3차원 유한요소 등가곡선 프로그램 개발 (Equi-Value Line Program Development for 3-Dimensional Finite Element Models using Personal Computer)

  • A post-processor is developed to be effectively usable in the personal computer. 3-dimensional controur lines are shown on the surface of the finite element model and also on the 3-dimensional cutting plane, using the function linearly interpolated onto the triangular elements which are constructed on the surface or sectional polygons. And these polygons are originated from the finite element model, 3-dimensional model is projected on the plane with hidden line removal by comparision technique[6]. The graphic data file is used to increase the protability of the program. It is easy to use in the other computer system if the graphic routine adopted that computer system is developed. The developed program has wide applications in 3-dimensional finite element analysis.
