미세중력장 CdTe 흘로우팅존 생성에서 결정체-용융액 계면주위의 열응력 (Thermal Stresses Near the Crystal-Melt Interface During the Floating-Zone Growth of CdTe Under Microgravity Environment)

  • A numerical analysis of thermal stress over temperature variations near the crystal-melt interface is carried out for a floating-zone growth of Cadmium Telluride (CdTe). Thermocapillary convection determines crystal-melt interfacial shape and signature of temperature in the crystal. Large temperature gradients near the crystal-melt interface yield excessive thermal stresses in a crystal, which affect the dislocations of the crystal. Based on the assumption that the crystal is elastic and isotropic, thermal stresses in a crystal are computed and the effects of operating conditions are investigated. The results show that the extreme thermal stresses are concentrated near the interface of a crystal and the radial and the tangential stresses are the dominant ones. Concentrated heating profile increases the stresses within the crystal, otherwise, the pulling rate decreases the stresses.

용융염법에 의한 strontium barium niobate 분말 합성 및 분말의 형상 변화 (Powder synthesis and morphology changes of strontium barium niobate by molten salt method)

  • NaCl-KCl 용융염을 사용하여 strontium barium niobate 분말을 합성하였으며 반응온도, 시간 및 용융염의 첨가량 변화에 따른 반응과정 및 입자 형상 변화를 조사하였다. 반응 온도 및 반응 시간이 증가함에 따라 반응율은 증가하였으며, 분말의 형상은 덩어리 형태에서 침상형태로 변화하였다. 용융염의 첨가량 증가에 따라 반응율은 크게 증가하였으나, 분말의 형상은 침상형태에서 구상형태로 변화하였다. NaCl-KCl 용융염을 사용한 합성법에 의해 융제비가 1인 경우 $1000^{\circ}C$에서, 융제비가 4인 경우 $650^{\circ}C$에서 반응율 90 % 이상의 strontium barium niobate 분말 합성이 가능하였다.

ZnSe 단결정내에서의 전위거동 (Dislocation behavior in the ZnSe crystal)

  • Seeded vapor transport법에 의해 성장된 ZnSe 결정내에서 전위거동을 살펴보았다. (111)과 (100) ZnSe wafer의 etch pit 형상을 관찰하였고 성장된 결정이 높은 전위밀도를 가지면 전위들이 lineage와 cellular 두 가지 형태로 배열됨을 알았다. Seed로부터 측방성장된 부위에서 전위밀도의 변화는 없었으나 수직 성장방향으로는 전위밀도가 감소하였고, 같은 wafer내에서 전위밀도는 wafer center 지역의 전위밀도가 edge부위의 전위밀도 보다 낮았다. 성장된 결정의 평균 전위밀도는 $4{\times}10^4 /\textrm{cm}^2$이었다.

Comparison of numerical simulation and experiment for the OiSF-Ring diameter in czochralski-grown silicon crystal

  • The radial position of OiSF-ring has been meaningful data in industry. Thus it's position was calculated by application of (V/G)/sub crit/ = 0.138 ㎟/minK and point defect dynamics for industrial scale grower with various pull rates. After the calculation, compared with experimental result. OiSF-ring diameters expected with calculation were good agreement with experimental results. In order to show validity of the predicted temperature distribution using STHAMAS which is one of the global simulator for Cz crystal growing, temperature was measured along the axis of crystal using thermocouples, and compared with the calculated temperature. We found the effective thermal conductivity K/sub m/ (r) which gives in accordance with the temperature distribution at the axis of crystal and crystal/melt interface shape between experimental and computational results. Therefore, effective thermal conductivity K/sub m/ (r) was applied instead of solving melt convection problem.

  • Many concepts of external magnetic field applications in crystal growth processes have been developed to control melt convection, impurity content and growing interface shape. Especially, travelling magnetic fields (TMF) are of certain advantages. However, strong shielding effects appear when the TMF coils are placed outside the growth vessel. To achieve a solution of industrial relevance within the framework of the $KRISTMAG^{(R)}$ project inner heater-magnet modules(HMM) for simultaneous generation of temperature and magnetic field have been developed. At the same time, as the temperature is controlled as usual, e.g. by DC, the characteristics of the magnetic field can be adjusted via frequency, phase shift of the alternating current (AC) and by changing the amplitude via the AC/DC ratio. Global modelling and dummy measurements were used to optimize and validate the HMM configuration and process parameters. GaAs and Ge single crystals with improved parameters were grown in HMM-equipped industrial liquid encapsulated Czochralski (LEC) puller and commercial vertical gradient freeze (VGF) furnace, respectively. The vapour pressure controlled Czochralski (VCz) variant without boric oxide encapsulation was used to study the movement of floating particles by the TMF-driven vortices.

  • We consider geometrical conditions of liquid crystals of bent-shape molecules that result in optically isotropic antiferroelectric structure that can be reversibly switched to birefringent states. An example of an ester based banana-shape substance is discussed that almost fulfills the ideal conditions and provides fast electro-optical switching with or without crossed polarizers.

  • $_ZnS{1-x}Te_x$삼원 화합물의 전 영역에서 상온 라만 스펙트럼을 연구하였다. 격자진동 모드가 두 방식의 거동을 보이고, Te 조성비 x에 따라 라만 선 모양의 비대칭성과 넓어짐이 변하였다. 선 모양의 비대칭성 넓어짐은 공간적인 상호관계(spatial correlation)모형을 이용하여 설명하였다.

  • When looked upon as a polycrystalline, ceramics have two basic differences from a single crystal. One is that there exist grain boundaries, the other is that the crystal axes of each small crystal are arranged in random directions. But the crystal axes fo small crystals which compose ceramics may be made to have the tendency of being arranged in a specific direction. This is called that the crystal axes are oriented. The degree of the direction arrangement of the crystal axes is called orientation. In order to orient the crystal axes effectively, the fiberous barium titanates were made through KDC method and the ion exchange method. And then they were arranged through pressing, doctor blade, and syringe. As the result of Lotgering evaluation, the sample oriented through syringe showed the highest orientation. After sintering, though the most particles that had been fiberous shaped became global shape viewed through SEM, the orientation of the crystals was reinforced by means of sintering.

패각의 제조한 탄산칼슘의 형상제어 (Shape control of calcium carbonate prepared from shell resources)

  • 굴 패각으로부터 탄산가스 화합법에 의해 제조된 결정질의 침강성 탄산칼슘을 출발원료로 하여, 습식법으로 비정질 탄산칼슘을 제조하였으며 그리고 형상제어를 행하였다. 그 결과 비정질 탄산칼슘은 결정질의 침강성 탄산칼슘을 묽은 염산용액으로 용해시킨 뒤 여기에 묽은 소다회 용액의 급속한 혼합, 침전 및 비속적인 여과과정에 따라 제조할 수 있었다. 그리고 니상 상태의 비정질 탄산칼슘을 이용하여 반응온도; 2~$85^{\circ}C$, 반응시간;5~60분의 범위에서 각각 결정화시켜 입방형, 침상형, 방추형, 구형, 판상형의 결정질 탄산칼슘을 선택적으로 제조하였다.
