This paper presents a computer-based analysis on the thermal shock characteristics of Pb-free solder joints and UBM in flip chip assemblies. Among four types of popular UBM systems, TiW/Cu system with 95.5Sn-3.9Ag-0.6Cu solder joints was chosen for simulation. A simple 3D finite element model was first created only including silicon die, mixture between underfill and solder joints, and substrate. The displacements due to CTE mismatch between silicon die and substrate was then obtained through FE analysis. Finally, the obtained displacements were applied as mechanical loads to the whole 2D FE model and the characteristics of flip chip assemblies were analyzed. In addition, based on the hyperbolic sine law, the accumulated creep strain of Pb-free solder joints was calculated to predict the fatigue life of flip chip assemblies under thermal shock environments. The proposed method for fatigue life prediction will be evaluated through the cross check of the test results in the future work.
The continuous casting process has been adopted increasingly in recent years to save both energy and labor. It has experienced a rapid development in the production of semi-finished steel products, replacing the conventional route of ingot casting plus rolling. To achieve this good merit, however, more studies about a heat transfer mechanism between roll and slab are needed. So this paper shows the results of the deformation behavior of steel cast slabs, which are about the solidification and heat transfer. This study is used to prevent internal cracks of a slab in a bending and unbending zone. The value of moving strand shell bulging between two supporting rollers under ferrostatic pressure and slab-self weight has been computed in terms of creep and elastic-plasticity. The high strand distributions in solidified shell undergoes a series of bulging are calculated with boundary condition a very closed to continuous steel cast slabs productions.
In this study, we calculated the redistribution of vacancy concentration in metal specimens induced by stress-induced diffusion at a high temperature. To deduce the governing equation, we associated the unit volume change equation of strains with a differential equation of vacancy concentration as a function of stress using the stress-strain relationship. In this governing equation, we considered stress as the only chemical potential parameter to stay in the scope of this study, which provided the vacancy concentration equation as of stress gradient in metals. The equation was then mathematically delineated to derive a analytical solution for a transient, one-dimensional diffusion case. With the help of Korhonen's approximation and the boundary conditions, we successfully deduced a general solution from the governing equation. To visualize the feasibility of our solutions, we applied the solution to two different stress-induced cases - a rod with fixed concentrated stresses at both ends and a rod with varying concentrated stresses at both ends. Although it is necessary to legitimatized the model in the future for improvement, our results showed that the model can be used to interpret the location of structural defects, the formation of vacancy, and furthermore the high temperature behavior of metals.
A general procedure to evaluate the sensitivity of design variables to stresses and strains in PSC flexural members is proposed. To accomplish the purpose of this study, long-term losses including creep, shrinkage, and PS steel relaxation are formulated based on the equilibrium states of the deformed sectional geometry. Thereby, the formulation follows the basic steps which consider the fundamental formulas adopted by CEB-FIP, ACI, and KCI rather than the age adjusted effective modulus concept. Twenty-one design variable including the material and geometrical properties of concrete, nonprestressing steel and prestressing steel, and the geometry of the cross section are considered in the sensitivity analysis. The gradients of the stresses and strains needed for the sensitivity assessment are calculated in a closed format. The derived formulation is applied to the T-type section PSC beam with prestressing and nonprestressing steels for the sensitivity analysis. The analytically calculated sensitivity results are compared with those numerically calculated to ensure the validity of the proposed procedure.

Externally bonding fiber reinforced polymer (FRP) sheets with an epoxy resin is an effective technique for strengthening and repairing reinforced concrete (RC) beams under flexural loads. Their resistance to electro-chemical corrosion, high strength-to-weight ratio, larger creep strain, fatigue resistance, and nonmagnetic and nonmetallic properties make carbon fiber reinforced polymer (CFRP) composites a viable alternative to bonding of steel plates in repair and rehabilitation of RC structures. The objective of this investigation is to study the effectiveness of CFRP sheets on ductility and flexural strength of reinforced high strength concrete (HSC) beams. This objective is achieved by conducting the following tasks: (1) flexural four-point testing of reinforced HSC beams strengthened with different amounts of cross-ply of CFRP sheets with different amount of tensile reinforcement up to failure; (2) calculating the effect of different layouts of CFRP sheets on the flexural strength; (3) Evaluating the failure modes; (4) developing an analytical procedure based on compatibility of deformations and equilibrium of forces to calculate the flexural strength of reinforced HSC beams strengthened with CFRP composites; and (5) comparing the analytical calculations with experimental results.
이 논문에서는 화재 발생에 따른 구조물의 성능 변화를 평가하기 위한 철근콘크리트 부재의 수치해석모델이 제안되었다. 화재 발생 시 유발되는 전도, 대류 및 복사열의 효과를 고려한 비정상 열전달 해석을 수행하였으며 이를 통해 단면 내 온도분포를 결정하였다. 또한, 적층섬유단면을 적용하여 온도증가로 인해 단면 내 위치에 따라 달라지는 재료의 비선형성을 고려하였다. 이 때, 온도변화에 따라 유발되는 열팽창 변형률, 비정상상태 변형률, 크리프 변형률 등의 비역학적 변형특성을 단면 내 각 섬유에 대해 고려함으로써 화재 발생 시의 극심한 온도증가를 고려한 비선형 해석을 수행하였다. 제안된 해석모델의 타당성을 입증하기 위하여 철근콘크리트부재의 표준화재실험으로부터 얻어진 실험결과와 해석결과를 비교하였으며, 특히, 화재 시간에 따른 저항능력의 변화를 살펴봄으로써, 철근콘크리트 부재의 거동특성을 평가하고 이를 설계규준에서 제시하는 단면 및 저항능력과 비교하였다.
Ni기 초내열합금인 GTD111 DS는 가스터빈 블레이드에 사용된다. 본 논문에서는 실제 운전조건과 유사한 조건을 설정하여 GTD111 DS의 저주기 피로시험을 실시하였다 상온, $760^{\circ}C$, $870^{\circ}C$의 온도범위와 다양한 변형률에서 저주기 피로시험을 수행하였다. 실험결과 총 변형률이 증가함에 따라 피로수명은 감소하였다. 상온 및 $760^{\circ}C$에서는 주기적 경화반응이 나타났으며 $870^{\circ}C$에서는 주기적 연화반응이 나타났다. $870^{\circ}C$에서 응력완화 현상은 유지시간에 따른 크리프의 영향으로 나타났다. 피로수명과 총 변형률의 관계는 Coffin-Manson 식을 통해 얻었다. 파단면은 SEM을 통해 초기균열 및 피로진전지역을 관찰하였다.
콘크리트 시험편에 대한 삼점휨실험을 실시하여 여러 실험에 대해 측정된 반응의 평균값을 계산하곤 계산된 평균거동으로부터 삼점휨 시험편이 완전히 파손될 때까지 연속적으로 성장하는 균열에 대한 파괴거동이 분석되었다. 이 연구에서 사용된 실험변수는 25.4mm와 6.4mm의 초기균열길이 그리고 2000sec와 20sec의 실험기간이며, 초기균열길이는 파괴진행대(FPZ) 크기의 영향과 시험편의 기하학적 특성 및 경계조건에 대한 영향을 분석하기 위한 것이다. 실험기간은 초기 크리프(creep)의 영향을 위해 설정되었으나, 이 연구의 하중점-변위 속도에서는 심각한 영향이 관측되지 않았다. 여러 실험의 평균 외부일로부터 평균하중이 계산되었으며, 변형률 게이지를 사용하여 평균 균열길이를 측정하였다. 최대하중 이전의 저항곡선은 파괴진행대의 크기에 대해 유사한 값을 보였다. 그러나 최대하중 직후에는 초기균열의 크기에 관계없이 0.088~0.154mm의 하중점-변위에서 88mm의 불안정 균열성장이 발생되었으며, 평균 파괴에너지율 $G_{F}$$^{ave}$ = 115N/m은 이 불안정 균열성장 동안에 발생되었다. 균열길이 111mm에서 완전한 파괴진행대가 형성되었고, 25.4mm와 6.4mm의 초기균열길이에 대해 파괴진행대의 크기는 각각 86mm와 105mm이었다. 완전한 파괴진행대의 형성이후 저항곡선의 평균 파괴에너지율은 25.4mm와 6.4mm의 초기균열길이에 대해 각각 229N/m로 284N/m로 $G_{F}$$^{ave}$의 두 배 이상이었다.이었다.이었다.
본 연구에서는 디지털 이미지를 사용하여 DIC(Digital Image Correlation) 기법 및 부착파괴면 분석을 통해 부착파괴에너지와 부착강도의 정량적 분석뿐만 아니라 계면의 부착 면 파괴 양상의 정성적 접근을 통해 지속 하중과 온도의 복합 하중에 대한 FRP 부착 실험체의 거동을 분석하였다. 이를 위해 CFRP 쉬트를 부착한 일면전단실험체를 제작하여 사용하였다. 일면전단실험체의 지속 하중 기간의 거동은 에폭시 크리프의 영향을 상당히 받으며 지속 하중 기간 동안에 에폭시의 점탄성 특징으로 인해 응력완화가 발생하였다. 응력완화는 지속 하중 이후 실시한 계면전단실험에서 사용한 DIC 기법을 통해 관찰 하였으며 지속하중 기간 동안의 응력완화로 인해 지속하중 실험체의 최대부착파괴하중 및 계면파괴에너지가 대조실험체보다 증가하였다. 모든 실험체의 부착 파괴 면을 디지털 이미지화하여 파괴 면의 양상을 정성적/정량적으로 분석 하였다. 디지털 이미지 분석 결과 지속 하중 기간 동안 파괴 형태가 콘크리트면내파괴에서 계면부착파괴 형태로 전이가 발생하였으며 이러한 전이로 인해 지속하중 기간이 증가할수록 지속하중의 최대부착파괴하중에 대한 긍정적인 효과 감소하였다.
콘크리트의 크리프와 건조수축에 의한 장기변형의 일부가 구속되는 합성단면에 대해 콘크리트에 발생되는 잔류응력과 이로 인한 콘크리트 단면에 선압축력의 손실을 계산하기 위해 콘크리트 장기변형의 구속계수가 유도되었으며, 선압축력의 손실률을 계산하기 위한 식을 제안하였다. 제안된 구속계수는 재령수정 유효탄성계수가 적용된 환산단면특성으로부터 계산되며, 복잡한 형태의 합성단면에 대해서도 쉽게 적용될 수 있다. 기존 설계기준에서 콘크리트의 장기변형과 관련된 조항을 검토하기 위해서 도로설계편람의 일반 합성단면에 대해 이 구속계수와 선압축력의 손실 계산식이 적용되었다. 부정정력과 신축이음량의 계산에 적용되는 건조수축변형률 $150 ~ 200$\times$10^{-6}$ 은 장기변형의 구속정도가 적은 경우에 과소 계산될 수 있으며, 잔류응력의 계산에 는 적용되는 $180$\times$10^{-6}$ 은 비정상적으로 작은 값이다. 이 논문에서 적용된 PSC 합성단면에 대한 도로교 설계기준의 손실률 16.3%는 ACI 209에 대해서는 안전측으로 계산되었으나 Eurocode 2에 대해서는 안전을 보장할 수 없었다. 강합성 단면의 콘크리트 바닥판에 일반 보강철근의 긴장에 의해 선압축력이 도입되면 철근비의 증가로 긴장에 의한 경우보다 상당히 큰 손실이 발생되었으며, 강재거더의 구속에 의해 긴장된 보강재 선인장력의 손실은 감소한 반면에, 콘크리트 선압축력의 손실은 증가하였다.
