Local Variation of Magnetic Parameters of the Free Layer in TMR Junctions

  • Local M-H loops have been measured on the free layer of a tunneling magnetoresistance (TMR) junction using the magneto-optical Kerr effect (MOKE) system, with an optical beam size of about 2 $\mu$m diameter. Tunnel junctions were deposited using the DC magnetron sputtering method in a chamber with a base pressure of 3$\times$10$^{-9}$ Torr. The relatively irregular variations of coercive force H$_c$(∼17.5 Oe) and unidirectional anisotropy field H$_{ua}$(∼7.5 Oe) in the as-deposited sample are revealed. After $200{^{\circ}C}$ annealing, He decreases to 15 Oe but H$_{ua}$ increases to 20 Oe with smooth local variations. Two-dimensional plots of H$_c$ and H$_{ua}$ show the symmetric saddle shapes with their axes aligned with the pinned layer, irrespective of the annealing field angle. This is thought to be caused by geometric effects during deposition, together with a minor annealing effect. In addition, the variation of root mean square (RMS) surface roughness reveals it to be symmetric with respect to the center of the pinned-layer axis, with the roughness of 2.5 $\AA$ near the edge and 5.8 $\AA$ at the junction center. Comparison of surface roughness with the variation of H$_{ua}$ suggests that the H$_{ua}$ variation of the free layer is well described by dipole interactions related to surface roughness. As a whole, the reversal magnetization is not uniform over the entire junction area and the macroscopic properties are governed by the average sum of local distributions.

  • Recent study has demonstrated that some magnetic properties are sensitive to the microstructural state of material. The ASTM A 508 Gr. 3 reactor pressure vessel steel has various microstructural changes including martensitic and bainitic phases, and various sizes of grain and precipitates in the weld heat-affected zone (HAZ). To correlate the microstructural state with Barkhausen noise (BN), specimens were prepared through simulating various weld thermal cycles using a thermal simulator. The conventional magnetic properties, i.e. coercive force, remanence and maximum induction, did not change significantly, whereas the BN amplitude and energy during a magnetization cycle changed markedly with microstructural state. The BN increased with increasing grain and carbide sizes, and the tempered bainite structure showed higher BN parameter than tempered martensite.

  • Interior Permanent Magnet Synchronous Machines (IPMSMs) with rare earth magnet are widely used in electric vehicles and hybrid electric vehicles. IPMSMs having high efficiency, high torque, and a wide speed range are employed in propulsion system. And the rotor in an IPMSM is generally made of a rare earth magnet to achieve a large energy product and high torque. This paper discusses issues regarding design and performance of IPMSMs using different factors of BH magnetic characteristic. It is necessary to choose factors of magnetic material according to permanent magnet shape in rotor for high performance. Response Surface Methodology (RSM) is selected to obtain factors of magnetic material according to variety of rotor shapes. The RSM is a collection of mathematical and statistical techniques useful for the analysis of problems in which a response of interest in influenced by several variables and the objective is to optimize response. Therefore, it is necessary to analyze the torque characteristics of an IPMSM having magnet BH hysteresis curve with different rotor shape. Factors of residual flux density (Br) factor and intrinsic coercive force (Hc) are important parameters in RSM for rotor shape. The rotor shapes for IPMSMs having magnet BH characteristic were investigated using the RSM, and three shapes were analyzed in detail using FEA. The results lead to design consequence of IPMSMs in the various rare earth magnet materials.

Physical Properties of Fe Particles Fine-dispersed in AlN Thin Films (Fe 입자를 미세 분산 시킨 AlN 박막의 물리적 성질)

  • This paper describes the fabrication of AlN thin films containing iron and iron nitride particles, and the magnetic and electrical properties of such films. Fe-N-Al alloy films were deposited in Ar and $N_2$ mixtures at ambient temperature using Fe/Al composite targets in a two-facing-target DC sputtering system. X-ray diffraction results showed that the Fe-N-Al films were amorphous, and after annealing for 5 h both AlN and bcc-Fe/bct-$FeN_x$ phases appeared. Structure changes in the $FeN_x$ phases were explained in terms of occupied nitrogen atoms. Electron diffraction and transmission electron microscopy observations revealed that iron and iron nitride particles were randomly dispersed in annealed AlN films. The grain size of magnetic particles ranged from 5 to 20 nm in diameter depending on annealing conditions. The saturation magnetization as a function of the annealing time for the $Fe_{55}N_{20}Al_{25}$ films when annealed at 573, 773 and 873 K. At these temperatures, the amount of iron/iron nitride particles increased with increasing annealing time. An increase in the saturation magnetization is explained qualitatively in terms of the amount of such magnetic particles in the film. The resistivity increased monotonously with decreasing Fe content, being consistent with randomly dispersed iron/iron nitride particles in the AlN film. The coercive force was evaluated to be larger than $6.4{\times}10^3Am^{-1}$ (80 Oe). This large value is ascribed to a residual stress restrained in the ferromagnetic particles, which is considered to be related to the present preparation process.

  • Amorphous $Fe_{68.5}Co_5M_3Cu_1Si_{13.5}B_9(M=Nb, Mo, Mn, Cr)$ alloys were prepared by using rapidly quenching techinque and were annealed above their crystallization temperatures. Coercive force, initial permeability and AC power loss of the annealed $Fe_{68.5}Co_5M_3Cu_1Si_{13.5}B_9(M=Nb, Mo, Mn, Cr)$ alloys have been studied systematically. Nanocrystallines are formed in the annealed alloys which include Mo and Nb. Remarkably improved soft magnetic properties are obtained in the alloys whose average grain size is around 10 nm. However, soft magnetic properties of the alloys are degraded when grain size is less than IOnm or larger than 15nm. It is considered that the degradation of soft magnetic properties in the alloys whose average grain size is less than 10 nm is due to the Fe-rich amorphous phase retained at grain boundary during the initial crystallization process.

Study on Synthesis and Electromagnetic Properties of Ni- Zn Ferrite Sintered at Low Temperature (저온 소결용 Ni-ZN계 페라이트의 합성 및 전자기적 특성 연구)

  • The Ni-Zn synthetic ferrite were acquired from thermally decomposing the metal nitrates Fe(NO$_3$)$_3$.$9H_2$O, Zn($NO_3$)$_2$.$6H_2$O, Ni($NO_3$)$_2$. $6H_2$O, and Cu($NO_3$)$_2$. $3H_2$O at $150^{\circ}C$ for 24 hours and was calcined at $500^{\circ}C$. Each of those was pulverized for 3, 6, 9, and 12 hours in a steel ball mill and was sintered between $700^{\circ}C$ and $1,000^{\circ}C$ for 1 hour, and then their microstructures and electromagnetic properties were examined. We could make the initial specimens chemically bonded in liquid at the temperature as low as $150^{\circ}C$, by using the melting points less than $200^{\circ}C$ of the metal nitrates instead of the mechanical ball milling, then narrowed a distance between the particles into a molecular level, and thus lowed sintering temperature by at least $200^{\circ}C$ to$ 300^{\circ}C$. Their initial permeability was 50 to 400 and their saturation magnetic induction density and coercive force 2,400 G and 0.3 Oe to 0.5 Oe each, which were similar to those of Ni- Zn ferrite synthesized in the conventional process. In the graph of initial permeability vs frequencies, we could observe a $180^{\circ}C$rotation of the magnetic domain, which appears in a broad band of microwave near the resonance frequency.

Influences of Nd-Fe-B Magnets on the Magnetic Anisotropy Direction of Permalloy Thin Films Fabricated by rf Magnetron Sputtering (Rf 마그네트론 스퍼터링으로 제조된 퍼멀로이 박막의 자기이방성 조절을 위한 NdFeB 영구자석의 영향 및 자기특성 해석)

  • Permalloy thin films fabricated by rf magnetron sputtering showed the excellent magnetic properties, i.e., an effective permeability of over 2000 at 1$\mu\textrm{m}$ thick up to 10 MHz, a saturation magnetization of 10∼12 kG, a coercive force of 0.2∼1 Oe, resistivity (p) is 20 ${\mu}$$\Omega$cm. In order to control the magnetic anisotropy direction of the films in a wafer scale, two parallel Nd-Fe-B permenant mangnets were used to provide the magnetic field during the sputtering process. As a result, the anisotropy direction was successfully controlled when the two magnets were seperated with a distance of 70 mm. 3D simmulation of the magnteic fields around the wafer during sputtering were in accord with the above result.

Fabrication of Al2O3/Fe-Ni Nanocomposites by Pressureless Sintering and their Magnetic Properties (상압소결에 의한 Al2O3/Fe-Ni 나노복합재료의 제조 및 자기적 특징)

  • The powder mixture in which Fe-Ni alloy particles of 20 nm were homogeneously dispersed on $Al_2O_3$ particle surfaces was prepared by hydrogen reduction of $Al_2O_3$ and metal oxide powders. $Al_2O_3$/Fe-Ni nanocomposites fabricated by pressureless sintering were only composed of $Al_2O_3$ and ${gamma}$-Fe-Ni phases and achieved over 98% of the theoretical density at the sintering temperature above $1350^{\circ}C$. The highest strength and toughness of the composites were 574 MPa and 3.9 MP$a{\cdot}m1/2$, respectively. These values were about 20% higher than these of monolithic $Al_2O_3$ sintered at the same conditions. Nanocomposites showed ferromagnetic properties and coercive force was increased with decrease of the average particle size of dispersions.

Magneto-Optical Properties of Co-based MnSbPt Thin Films Prepared by RF Magnetron Sputtering (RF Magnetron Sputtering 으로 제작된 Co-based MnSbPt 합금박막의 자기광학적 성질)

  • Magnetic and Magneto-Optical properties of Co-based MnSbPt thin films prepared by R.F Sputtering were investigated. In this study, the optimum heat treatment condition was found to be $300^{\circ}C$-4hours under a $5\times10^{-6}$ Torr, but perpendicularly magnetized thin films could not be obtained. Coercive force showed maximum value of about 5000e at $250\AA$ Co thickness but the value is not enough for practical use of the thin film. Heat treated Co-based MnSbPt thin film shows 0.78 degree of Kerr rotation angle for 700nm of incident wavelength.

Discussion on the Mechanical Alloying Process of Ni-20Cr alloy (Ni-20 Cr계 분말의 기계적 합금화 과정에 대한 고찰)

  • Blends of elemental Ni and 20 weight % Cr powder were milled for different period in a laboratory attritor. Powder size distribution, microstructure and X-ray diffraction characteristics were investigated as a function of processing period. Saturated magnetization, Ms and coercive force, Hc we also measured and compared with plasma melted ingot to confirm the mechanically alloyed states. Mechanical alloying occurred as a consequence of the partition of powders and the increase of interfacial area driving diffusing of Cr into Ni. However, magnetic properties of chemically homogeneous solid solution like melted ingot has not been observed even though steady state of submicron grain size has been achieved after milling over 15 hrs. Further mechanical alloying period gave refinement of grain size, which resulted in the increase of alloyed layer. It is concluded that homogenization should be controlled by the increase of interfacial area between constitutive powders caused by plastic particle deformation and by the diffusion of Cr within the alloyed phase into Ni-rich phase through lattice defects.
