Screening and broadening effects on the mobilities for p-type Si and Ge (Screening 현상 및 broadening 현상이 p형 Si과 Ge의 이동도에 미치는 효과)

  • The ionization energy and degree of ionization for Si and Ge with boron doping are calculated. The hole mobilities are then calculated as a function of doping concentration using the relaxation time approximation. When the screening effect is taken into account, the reduction of ionization energy results in the increase of degree of ionization. As a result, the calculated Si mobility becomes closer to the experimental data, whereas the calculated Ge mobility is almost independent of the screening effect. The inclusion of the broadening effect in the mobility calculation overestimates the ionized impurity scattering. As compared with the experiment, the screening effect is not avoidable to calculate Si and Ge mobilities, and the broadening effect must accompany with the hopping process.

  • When an optical pulse is propagated through the atmosphere space, it is attenuated and broadened by the effect of atmospheric turbulence. This pulse broadening is occurred by the fluctuation in the arrival time of pulse at an optical receiver. In digital optical communication, the attenuation is important factor but the pulse broadening is more important. In this paper, thus, we will find the broadening of pulse propagated through the turbulent atmosphere, present it as the function of the structure constant for the refractive index fluctuation, and simulate it to the turbulent strength and the transmission length.

Analytical Solutions of Birefringence and Dichroism Spectroscopy for the Jg = 0 → Je = 1 Transition

  • We present accurate analytical solutions of the lineshapes of birefringence (rotation) and dichroism (absorption) spectroscopy for a circular anisotropic medium composed of atoms of the transition $J_g=0{\rightarrow}J_e=1$. The susceptibility of a weak probe beam was analytically calculated and was averaged over a Maxwell-Boltzmann velocity distribution. The lineshapes of the two spectroscopies were then presented in analytical forms at arbitrary values of the linewidths of the inhomogeneous (Doppler) broadening and the homogeneous (natural) broadening of the atoms.

  • Quadrupolar interaction is a strong line broadening agent for nuclei of half-integer spin except the central line. The two-pulse quadrupolar echo technique is widely used, which refocuses the quadrupolar broadening. Echo formation is due to the cancellation of quadrupolar broadening effect by the applied two pulses. Since the central line is not quadrupolar broadened, it should not be involved in the echo formation. However, the central line peak always appears in experiments. This is explained qualitatively here by close examination on the time development of individual coherence. This explanation is used to predict the number of echoes that will be formed with 2 pulse sequence for nuclei of I=3/2, 5/2, 7/2, 9/2 with ease.

Effect of Surface Grinding on Low Temperature Degradation of 3Y-TZP (표면 연마가 3Y-TZP의 저온열화에 미치는 영향)

  • Grinding of 3mol% Y-TZP enhanced the texturing of t-ZrO2, which is represented by the increased I(002)t/I(200)t peak intensity ratio, and an asymetric broadening of (111)t peak. The degree of texturing and asymetric broadening depended on a seversity of grinding. The asymetric (111)t peak broadening was resulted by the formation of r-ZrO2. When aged at 25$0^{\circ}C$ for 120h, r-ZrO2 transformed to t-ZrO2 due to the relief of stressed surface area and the amount of tlongrightarrowm transformation inversely varied with the I(002)t/I(200)t. The inverse dependence was interpreted by that the degree of texturing determines the magnitude of residual surface stress and the lattice relaxation of t-ZrO2, which causes the low temperature degradation, is retarded as the residual stress becomes greater.

Study of the Mobility for Strained p-type $Si_{1-x}Ge_x$ Alloys (변형 힘을 받는 p형 $Si_{1-x}Ge_x$의 이동도 연구)

  • The ionization energy and degree of ionization for p-type $Si_{1-x}Ge_x$ with boron doping are calculated taking into account the screening and broadening effects. The drift and Hall mobilities are then calculated using the relaxation time approximation and compared with the previously reported measurement data for relaxed and strained $Si_{1-x}Ge_x$ alloys to estimate the alloy scattering potential. From a fit, the alloy scattering potential is found to be 0.5 eV. The in-plane drift mobility for p-type strained $Si_{1-x}Ge_x$ grown on (001) Si substrate is approximately 1+$10x^2$ times higher than that for bulk Si in the high doping range.

Resonance Elastic Scattering and Interference Effects Treatments in Subgroup Method

  • Based on the resonance integral (RI) tables produced by the NJOY program, the conventional subgroup method usually ignores both the resonance elastic scattering and the resonance interference effects. In this paper, on one hand, to correct the resonance elastic scattering effect, RI tables are regenerated by using the Monte Carlo code, OpenMC, which employs the Doppler broadening rejection correction method for the resonance elastic scattering. On the other hand, a fast resonance interference factor method is proposed to efficiently handle the resonance interference effect. Encouraging conclusions have been indicated by the numerical results. (1) For a hot full power pressurized water reactor fuel pin-cell, an error of about +200 percent mille could be introduced by neglecting the resonance elastic scattering effect. By contrast, the approach employed in this paper can eliminate the error. (2) The fast resonance interference factor method possesses higher precision and higher efficiency than the conventional Bondarenko iteration method. Correspondingly, if the fast resonance interference factor method proposed in this paper is employed, the $k_{inf}$ can be improved by ~100 percent mille with a speedup of about 4.56.

  • The upper limit of solid solution of $Al_2O_3$ in $LiTaO_3$ was investigated using X-ray diffraction and Raman spectroscopy. By substituting cations in $LiTaO_3$ with $Al^{3+}$, the melting temperature was lowed and the ferroelectric properties can be improved. It is easier at lower temperature to fabricate the single crystal used for SAW filters and IR sensors. From the measured lattice constants and Raman band broadening, the solubility limit was X=0.25mol in $Li_{1-X}Al_{2X}Ta{1-X}O_3$, above which $Al_2O_3$ was obsered as a second phase. The Raman band of sintered $LiTaO_3$ was compared with that of the single crystal to see the effect of grain size on the band broadening.

  • Previous $^{19}F\;and\;^{1,2}H$ electron-nuclear double resonance (ENDOR) study of fluorometmyoglobin (MbF) in frozen-solution state provided sensitive tools sensing subtle structural changes of the heme that are not obtainable from X-ray. [Fann et al., J. Am. Chem. Soc. 1995, 117, 6019] Because of the intrinsic inhomogeneouse EPR line broadening effect of MbF in frozen-solution state, detection of the intrinsic inhomogeneouse EPR line broadening effect of MbF in frozen-solution state, detection of the electronic and geometrical changes of the heme ring itself and the proximal histidine by using $^{14}N$ CW ENDOR was interfered. In the present study, hyperfine-sensitive $^{14}N$ Mims ENDOR technique of pulsed-EPR was employed to probe the changes. With two different $\tau$ values of 128 and 196 ns, $^{14}N$ ENDOR signals of the heme and proximal histidine were completely resolved at $g'_{II}(=g_e=2)$. This study present that X-band $^{14}N$ Mims ENDOR sequence can sensitively detect the small changes of the spin densities and p orbital populations of the proximal and the heme nitrogens, caused by ligand and pH variation of the distal site.

A Lattice-Based Monte Carlo Evaluation of Canada Deuterium Uranium-6 Safety Parameters

  • Important safety parameters such as the fuel temperature coefficient (FTC) and the power coefficient of reactivity (PCR) of the CANada Deuterium Uranium (CANDU-6) reactor have been evaluated using the Monte Carlo method. For accurate analysis of the parameters, the Doppler broadening rejection correction scheme was implemented in the MCNPX code to account for the thermal motion of the heavy uranium-238 nucleus in the neutron-U scattering reactions. In this work, a standard fuel lattice has been modeled and the fuel is depleted using MCNPX. The FTC value is evaluated for several burnup points including the mid-burnup representing a near-equilibrium core. The Doppler effect has been evaluated using several cross-section libraries such as ENDF/B-VI.8, ENDF/B-VII.0, JEFF-3.1.1, and JENDL-4.0. The PCR value is also evaluated at mid-burnup conditions to characterize the safety features of an equilibrium CANDU-6 reactor. To improve the reliability of the Monte Carlo calculations, we considered a huge number of neutron histories in this work and the standard deviation of the k-infinity values is only 0.5-1 pcm.
