  • Mechanical properties of gold bonding wire for VLSI packaging have been studied. The diameters of gold wires are about 20-30 micrometer and fracture loads are 8-20 gram force. The elastic modulus, yield strength, fracture strength and elongation properties have been evaluated by micro-tensile test method. This work discusses for an appropriate selection of micro-force testing system and grip design in mim testing. The best method to determine gauge length of wire and to measure tensile properties has been proposed. The mechanical properties such as strength and elastic modulus of current gold bonding wire are higher than pure those of gold wire.

  • This paper is designed to estimate the adhesion strength of coating layer on galvannealed steel sheet using lap shear test. The single lap shear test is the most commonly used standard test for determining the strength of medium-strength and high strength bonds. The bond strength of bonded single lap joints on subjecting the substrates to loads is determined by lap shear forces in the direction of the bonded joint. In this study, specimen for adhesion strength test was made to attach coated sheet to cold rolled sheet and were heated in temperature of 180 for 20minutes. After test, detached parts of coatings on coated sheet were observed using SEM and EDX to identify substrate and complete detachment. The tested results showed that adhesive strength of coating is unrelated to anisotropy of sheet and is difficult to be extracted using conventional theory because of fine cracks of coating layers which were created during annealing process.

Longitudinal Bonding Strength Performance Evaluation of Larch Lumber (낙엽송 소경각재의 종접합 성능평가)

  • In order to use glued built up timber beam as a structural member for post and beam construction, it must be possible to manufacture long-span lumber. In this study, the researchers conducted a performance evaluation for longitudinal bonding of lumber (cross-section $89{\times}120mm$) made from larch. The specimens were prepared in six different forms using the longitudinal bonding method. The bonding strength of these specimens was tested through tensile strength tests and bending strength tests. The tensile strength test result of the longitudinally bonded parts was better than that of the double lap specimens. And, the tensile strength value of the scarf specimen was better than that of the hooked scarf specimen. The tensile strength of the GFRP (Glass Fiber Reinforced Plastic) rod insertion bonding specimen was 3.6 MPa, which was the highest. As for the bending strength test result of the longitudinally bonded part, the average MOR (modulus of rupture) of the specimen where a GFRP rod was inserted and bonded measured 29 MPa, while the specimens of other bonded parts showed a MOR no more than 11 MPa. Toughness destruction was observed in specimens where a GFRP rod was insertion-bonded. The rest of the specimens showed brittle destruction. The average MOR strength of the Rod + Lap specimen was 30.5 MPa, which was the highest among all longitudinally bonded specimens. The bending strength of the Rod + Lap specimens showed an effective strength that was 66% of that of the control group which were not longitudinally bonded.

Influence of Bonding Strength on Surface Pattern in Bonding of Carbon Fiber Reinforced Plastic and Metal (탄소 섬유 강화 플라스틱과 금속의 접합에서 표면 패턴에 따른 접합 강도 영향)

  • The effect of the surface profile on CFRP and aluminum metal bonding was studied. A small number of steps were made on the aluminum surface, and the shear stress and elongation were measured using a shear test after bonding with an autoclave method. As the number of surface steps increased, the shear stress and elongation increased. The surface bonding strength increased because of the effect of the mechanical and chemical bonding. When the number of effective stages was exceeded, the shear strength decreased again due to the aspect ratio of the step and the reduction of the penetration effect of the resin into the groove.

  • A reinforced concrete structure is complex structure that works as one body with bonding role of steel bar and concrete. The bonding action between steel bar and concrete makes possible the compound structure. The transmission of mutual strength of the steel bar with concrete in structure is determined by the bonding characteristic of steel bar and concrete surface. But the efficiency of bonding characteristic of steel bar is Questionable by the corrosion cause by the delay construction term, the wrong management, etc. So this study investigate bonding characteristic of reinforced concrete using pull-out test method which steel bar removed rust and the principal variables of this study are concrete compression strength and the degree of corrosion. The result showed that bonding strength tend to increase when removed rust of steel bar whereas it tend to decrease when not removed rust.

  • The effect of COG bonding parameters, especially the bonding temperature, on the bonding quality and reliability was investigated in this paper. We measured the bubble area formed in the ACF resin during the bonding process and tried to investigate the relationship between bubble area and bonding peel strength. 85/85 test which exposes a sample to a 85% humidity and $85^{\circ}C$ temperature condition was also carried out. The bubble area was dramatically increased under ~$10^{\circ}C$ lower than recommended bonding temperature. The bubble area formed at the edge of IC chip was larger than the other parts of IC chip. But the peel strength was not associated with the bubble area. High temperature and humid condition made the bubble area larger, but we could not find clear trend of change in the peel strength.

Chemical compatibility of interim material and bonding agent on shear bond strength (임시수복 재료와 본딩제의 화학적 호환성이 전단결합강도에 미치는 영향)

  • Purpose: The purpose of this study is finding proper bonding agents to be used when adding bis-acryl composite provisional materials. Materials and Methods: Three bonding agents with different chemical compositions were included in this study. Forty disk shaped specimens of bis-acryl composite provisional material were prepared and divided into 4 groups according to the bonding agents. Control group didn't have bonding agent. Through the Teflon mould with 4.0 mm diameter hole with 4.0 mm thickness the same bis-acryl composite provisional material was added on the disks after the surface of each specimen was treated with designated bonding agent according to the manufacturer's instructions. Shear bond test was performed and the fractured surfaces were inspected with a microscope. One-way analysis of variance was conducted and the result was further analysed with Turkey post hoc test at the significance level of 0.05. Results: The highest strength was acquired from the specimens bonded with chemical cure system and it was statistically significant (P < 0.05). This group showed 100% cohesive failures. The lowest bonding strength was recorded from the specimens used conventional light cure bonding agent, and this group's result was similar with the control group. The group used a light cure bonding agent claiming improved compatibility revealed significantly higher bond strength to the traditional light cure bonding agent group in a statistically significant way (P = 0.043). Conclusion: According to the bonding agent used the shear bond strength was significantly affected. Therefore the choice of proper bonding agent is important when hiring a bonding agent to add bis-acryl composite provisional materials.

Effect of Plasma Treatment on the Bond Strength of Sn-Pb Eutectic Solder Flip Chip (Sn-Pb 공정솔더 플립칩의 접합강도에 미치는 플라즈마 처리 효과)

  • Fluxless flip chip bonding process using plasma treatment instead of flux was investigated. The effect of plasma process parameters on tin-oxide etching characteristics were estimated with Auger depth profile analysis. The die shear test was performed to evaluate the adhesion strength of the flip chip bonded after plasma treatment. The thickness of oxide layer on tin surface was reduced after Ar+H2 plasma treatment. The addition of H2 improved the oxide etching characteristics by plasma. The die shear strength of the plasma-treated Sn-Pb solder flip chip was higher than that of non-treated one but lower than that of fluxed one. The difference of the strength between plasma-treated specimen and non-treated one increased with increase in bonding temperature. The plasma-treated flip chip fractured at solder/TSM interface at low bonding temperature while the fracture occurred at solder/UBM interface at higher bonding temperature.

Stress Distribution and Strength Evaluation of Adhesive Bonded Single-lap Joints (단일겹침 접착제 접합부의 응력분포와 강도평가)

  • Recently, adhesive-bonding technique is wifely used in manufacturing structures. Stress and strain analysis of joints are essential to design adhesive-bonded joints structure. The single-lap adhesive joint is the design dominating the range of adhesive joints. In this study, single-lap specimens with different joint dimensions were used for the tensile-shear test and finite element calculation in of order to investigate the effect of overlap length and adhesive-bonding thickness on adhesive strength and stress distribution of the joints. Consequently, it was found that overlap lap size and thickness can be important parameters of structure joints using adhesive bonding, which is effected on adhesive strength.

COMPARATIVE STUDY OF SHEAR BOND STRENGTH BETWEEN CP-TI/CO-CR ALLOY AND COMPOSITE RESINS

  • Statement of problem. Composite resin-veneered metal restorations can be used as an alternative to porcelain-fused-metal restorations. But, because of the relatively low bond strength of veneering composite to metal framework, various surface treatment methods have been introduced to improve the bond strength. Purpose. The object of this study was to compare the shear bond strength of different combinations of each of the two bonding systems and each of the two composite veneering resins to cp-Ti/Co-Cr alloy. Material and methods. Two resin bonding systems (metal conditioner containing MEPS monomer, tribochemical silicoating system) and two composite resins (Gradia, Sinfony) were tested on cp-Ti and Co-Cr alloy. Then, according to manufacturers' instructions, resin bonding systems and composite resins were applied. All test specimens were divided into four groups for each alloy; I) sandblast + Metal Primer II + Gradia (MG), II) sandblast + Metal Primer II + Sinfony (MS), III) Rocatec + Gradia (RG), IV) Rocatec + Sinfony (RS). The shear bond strength was determined using a universal testing machine and all data were statistically analyzed with Mann-Whitney test and Kruskal-Wallis test at the significance level of 0.05. Results. The mean (standard deviations) of shear bond strength according to the combinations of two bonding systems and two composite resins to cp-Ti arranged from 16.44 MPa to 17.07 MPa and the shear bond strength to Co-Cr alloy ranged from 16.26 MPa to 17.70 MPa. The result shows that the difference were not statistically significant. Conclusion. The shear bond strengths of composite resins to both cast cp-Ti and Co-Cr alloy were not significantly different between the metal conditioner and the tribochemical silicoating system. And no differences in bond strength were found between cp-Ti and Co-Cr alloy.
