  • 기존 PCB의 Surface treatment 방식으로 널리 행하고 있는 ENIG 공정은 고가의 Au에 따른 원가 상승으로 인해 가격 경쟁력이 떨어지고 있는 실정이다. 이를 개선하고자, 기존의 Au 공정을 Ag 공정으로 대체하였으며, 그 결과 Ball Wettability 특성 1.8mm (0.76mm ball)과 Solder 접합강도 (19N)의 특징을 확보하였다.

Studies on Fluid Inclusion and Pyrite Geochemistry in the Moisan Au-Ag Deposit, Haenam District, Korea (해남 모이산 금-은 광상의 유체포유물 및 황화물 지구화학 연구)

  • We occur together with telluride minerals. Fluid inclusions in the euhedral quartz crystals are mainly aqueous liquid-rich inclusions, which have salinities about 0.18-2.24 wt% NaCl equivalent. Some quartz vein contains aqueous vapor-rich inclusions as well. Homogenization temperatures of the assemblages of the liquid-rich inclusions are about 141-384 ℃, and the temperatures are lower at the shallower vein samples. In the high Au-Ag grade depth intervals, relatively deeper fluids have relatively higher salinities and homogenization temperatures, while shallower fluids show somewhat wider ranges. These might indicate that the deep Au-Ag bearing hydrothermal fluids at the Moisan area experienced phase separation as well as mixing with meteoric water by decreasing pressure. Au-Ag precipitation in the Moisan deposit is not associated with pyrite, but pyrite include Au-Ag bearing phase as an inclusion, which might possibly be tellurides or electrum. Au/Ag ratios in the Au-Ag bearing phase do not change with different depth.

Plasma Dealloying 공정을 통한 Nanoporous Thin Film 제작 및 특성분석

  • 다공성 물질은 동공의 크기에 따라 미세동공(Micropore), 메조동공(Mesopore), 거대동공(Macropore)으로 나누어 분류한다. 다공성 재료의 장점은 높은 비표면적으로써, 촉매, 센서, 연료전지 전극, 에너지 저장장치 등으로의 이용 가능성을 보여주는 연구가 활발히 보고되고 있다. 종래의 연구는 두 가지 이상의 원소로 구성된 박막을 제작한 후 전기화학적 분해법, 선택적 용해법 등 습식공정을 통해 다공성 구조체를 제작하였다. 하지만 본 연구에서는 Au, Ag 타겟과 $CH_4$ gas를 이용해 ICP-assisted reactive magnetron sputtering 장비를 활용하여 450 nm 두께의 Au-C, Ag-C 박막을 제작하였다. 이후 연속적으로 RF 250 W를 ICP antenna 에 인가하여 $O_2$ plasma dealloying 공정을 통해 탄소(Carbon) 만을 선택적으로 제거함으로써, 건식 공정만으로 Si wafer ($10{\times}10mm^2$) 기판 위에 250 ~ 300 nm 두께의 다공성 Au, Ag 박막을 제작하였다. SEM (Scanning Electron Microscopy)를 활용하여 표면, 단면 형상을 관찰해 다공성 구조를 확인하였으며, AES (Auger Electron Spectroscopy)를 통해 plasma dealloying 전 후 박막의 조성변화를 관찰하였다. 따라서 plasma dealloying 공정으로 제작된 다공성 Au, Ag 박막은 기존의 습식 공정 대비 청결하고 신속한 공정이 가능하며 높은 재현성을 통해 위의 적용분야에 보다 쉽게 사용될 수 있을 것으로 기대된다.

Formation of Low Temperature and Ultra-Small Solder Bumps with Different Sequences of Solder Layer Deposition (솔더 층의 증착 순서에 따른 저 융점 극 미세 솔더 범프의 볼 형성에 관한 연구)

  • The effects of wettability and surface oxidation on the low temperature and ultra-fine solder bump formation have been studied. Difference sequences of near eutectic In-Ag and eutectic Bi-Sn solders were evaporated on Au/Cu/Cr or Au/Ni/Ti Under Bump Metallurgy (UBM) pads. Solder bumps were formed using lift-off method and were reflowed in Rapid Thermal Annealing (RTA) system. The solder bumps in which In was in contact with UBM in In-Ag solder and the solder bumps in which Sn was in contact with UBM in Bi-Sn solder showed better bump formability during reflow than other solder bumps. The ability to form spherical solder bumps was affected mainly by the wettability of solders to UBM pads.

Selective leaching of valuable metals (Au, Ag etc.) from waste printed circuit boards (PCB)

  • This study was carried out to recover gold, silver and other valuable metals from the printed circuit boards (PCB) of waste computers. PCB samples were crushed to under 1mm by a shredder and initially separated into 30% conducting and 70% non-conducting materials by an electrostatic separator. The conducting materials, which contained the valuable metals, were then used as the feed material for magnetic separation where it was found that 42% was magnetic and 58% non- magnetic. The non-magnetic materials contained 0.227mg/g Au and 0.697mg/g Ag. Further leaching of the non-magnetic component using 2.0M sulfuric acid and 0.2M hydrogen peroxide at 85$^{\circ}C$ extracted more than 95% copper, iron, zinc, nickel and aluminium. Au and Ag were not extracted in this solution, however, more than 95% of Au and 100% of Ag were selectively leached with a mixed solvent (0.2M ammonium thiosulfate, 0.02M copper sulfate, 0.4M ammonium hydroxide). Finally, the residues were reacted with a NaCl solution to leach out Pb while sulfuric acid was used to leach out Sn. Recoveries reached 95% and 98% in solution, respectively.

  • 투명반도체산화물은 우수한 광학적, 전기적 특성을 가지고 있기 때문에 차세대 박막트랜지스터의 채널층으로 각광을 받고 있다. 특히, 그 중에서도 a-IGZO를 이용한 TFT는 높은 가시광선 투과율(>80%)과 큰 전하이동도(>10 cm2/Vs) 를 갖는 등 좋은 광학적, 전기적 특성을 갖기 때문에 많은 연구가 이루어졌다. 여러 연구들에 의하면, a-IGZO TFT는 소스/드레인의 전극으로 어떤 물질을 사용하는지에 따라서 동작특성에 큰 영향을 미치는 것으로 알려져 있다. 일반적으로, a-IGZO 박막은 n형 반도체로써 일함수가 작은 금속과는 ohmic contact를 형성하고, 일함수가 큰 금속과는 Schottky barrier를 형성한다고 알려져 있다. 이와 관련된 대부분의 이전의 연구들에서는 각각의 전극물질에 따라 전기적인 특성변화에 초점을 맞춰서 연구하였다. 본 연구에서는 일함수가 작은 Ag와 일함수가 큰 Au를 a-IGZO의 박막 위에 얇게 증착하면서 이에 따른 고분해능 광전자분광(high-resolution x-ray photoelectron spectroscopy) 정보의 변화를 분석함으로써, 금속의 증착에 따른 금속층과 a-IGZO 표면 및 계면에서의 화학적 상태의 변화를 연구하였다. Au 4f, Ag 3d는 metallic property를 나타내기 이전까지는 lower binding energy(BE) 쪽으로 shift하였으며, In 3d 또한 lower BE 성분이 크게 증가하였다. O 1s, Ga 3d, Zn 3d들은 상대적으로 적은 변화를 나타내었는데, 이는 Ag, Au가 In과 상대적으로 더 많이 상호작용한다는 것을 의미한다. 본 발표에서는 이들 core level의 정보들과, 가전자대의 분광정보, 그리고 band bending의 정보가 제시될 것이며, 이 정보들은 metal 증착에 따른 contact 특성을 이해하는데 기여할 것으로 기대한다.

Compositional Variations of Sphalerites and Their Genetic Characteristics from Gold and/or Silver Deposits in Central Korea (한국 중부지역 금은광상산 섬아연석의 조성변화와 성인적 특성)

  • Chemical compositions of sphalerites from 25 gold and/or silver deposits in central Korea were obtained with an electron probe microanalyzer. The FeS contents of sphalerites depend generally upon the assemblage of associated iron sulphides (pyrite and/or pyrrhotite) especially. The sphalerites coexisting with pyrrhotite show a narrow range of FeS variation, but the sphalerites associated with pyrite and/or pyrrhotite have the variable and wide range of FeS contents. The sphalerites from Au-dominant deposits, which vary considerably in each deposit, are generally characterized by high CdS content and low MnS content. On the contrary, the sphalerites from Ag-dominant and Au-Ag deposits tend to be characterized by relatively high MnS and very low CdS content. Based upon the mineralogy, fluid inclusions and stable isotope data, the Au-dominant deposits were formed under higher temperature and deeper depth than the Ag-dominant and Au-Ag deposits. The results suggest the possibility that the diverse sources and evolution of ore fluid at the time of ore deposition are responsible for the deposition of Cd and Mn components in sphalerites.

  • Electrochemical reduction behavior from 2-butyne-1, 4-diol (BID) to 2-butene-1,4-diol (BED) by the use of various cathodes, such as Ti, Zr, Ni, Pt, Cu, Ag, Au, Zn, Hg, Pb and graphite has been studied. It has been found that cathodic polarization curve with metal of IB subgroup such as Cu, Ag and Au consisted of one wave in BID-alkaline solution, whereas it was not formed any wave in BED solution. Therefore, it was found that the cathode which was the most suitable in order to proceed in this reaction was Cu, Ag and Au. At cyclic voltammetry using a silver cathode in BID-alkaline solution, the current of the peak was proportional to square root of the sweep rate of potential and also proportional to concentration of BID. Activation energy was calculated for 3.75 kcal/mole from the plot of log $I_l$ vs. 1/T. Consequently, the reduction current of BID with a silver cathode in alkaline solution was found the diffusion current.

A Study on the Neutron Activation Analysis of Noble Metals in the Ancient Coin (고전(古錢)내 귀금속 원소의 중성자 방사화 분석에 관한 연구)

  • The determination of noble metals such as Ir, Au and Ag in the ancient coins has been studied. For the measurement of the activity of $^{192}Ir,\;^{198}Au\;and\;^{110m}Ag$, radiochemical separations including solvent extraction and ion-exchange chromatography were applied to reduce the interference of high energy ${\gamma}$-ray emitted from various radionuclides with long half-life. As a results, $10^{-11}$ g/g level of Ir could be detected and it was found that the three kinds of the detection limits, i.e., critical, detection, quantitative limit, calculated by the method proposed by Currie, were enhanced. Prior to the re-irradiation with neutron, inactive carrier was added in order to determine the recovery yield of Ir in the radiochemical separation. The average recovery yields of Ir, Au and Ag in the 5 coins were 65.3%, 98.5%, 99.5%, respectively.

A Study on the improvement of Thin Film Interconnection Materials for Microelectronic Devices (극소전자 디바이스를 위한 박막배선재료 개선에 관한 연구)

  • 극소전자 디바이스의 고집적화에 의해 박막배선의 선폭은 0.5$mu extrm{m}$ 이하로 축소되고 있고 상대적으로 높은 전류밀도가 흐르게 된다. 높은 전류밀도하에서는 현재 일반적으로 사용되고 있는 Al을 기본으로 하는 박막배선에서의 electromigration에 의한 결함 발생 그리고 비교적 낮은 전기전도도가 심각한 문제점으로 제기된다. 본 연구에서는 Al과 고전기전도도 물질인 Ag, Cu, 그리고 Au 박막배선에 대해 electromigration에 대한 저항성, 즉 activation energy를 측정 비교함으로써 차세대 극소전자 디바이스를 위한 박막배선재료로서의 가능성을 알아보고자 한다. Electromigration test 및 activation energy를 구하기 위해 순수 Ag, Cu, Al, Au 박막배선을 0.05$\mu\textrm{m}$ 두께, 100$\mu\textrm{m}$ 선폭, 그리고 5000$\mu\textrm{m}$ 길이로 SiO2 열산화막 처리된 pp-Si(100) 기판 위에 진공 증착시켰다. 가속화 실험을 위해 인가된 d.c. 전류밀도는 2$\times$106A/$ extrm{cm}^2$ 이었고, Al과 Au에서는 6$\times$106A/$\textrm{cm}^2$이었다. 실온에서 24$0^{\circ}C$까지의 온도범위에서 d.c.인가후의 저항변화를 측정하여 Median-Time-to-Failure(MTF)를 구한 후 Black 방정식을 이용하여 activation energy를 측정하였다. Activation energy는 Cu가 1.34eV로서 가장 높게 나타났고 Au가 1.01eV, Al이 0.66eV, Ag가 0.29eV의 순으로 측정되었다. 따라서 Cu와 Au 박막배선의 경우 Al보다 electromigration에 대한 저항력이 강한 고활성화에너지 특성을 갖는 고전기전도도 재료로서 차세대 극소전자 디바이스를 위한 대체 박막배선재료로서의 가능성을 보인다.
