Monte carlo analysis of InAlGaAs/InGaAs HBT (InAlGaAs/InGaAs HBT의 Monte carlo 해석)

  • Due to the large conduction band discontinuity between emitter base, OmGaAs HBT has an advantge to enable the hot electrons to inject into the base. In this paper, InAlGaAs/InGaAs HBT with the various emitter junction gradings and the modified collectors are simulated and analyzed by HMC(hybrid monte carlo) simulator in order to find a optimal structure for the shortest transit time. A minium base transit time (.tau.$_{b}$ ) of 0.21 ps was obtained for HBT with the grading layer, which is parabolically graded from x=1.0 to x=0.5. The minimum collector transit time (.tau.$_{c}$ ) of 0.31ps was found when the collector was modified by inserting p$^{[-10]}$ and p$^{+}$ layers. Thus HBT in combination with the emitter grading and the modified collector layer showed the cut-off frequency (f$_{T}$) of 183GHz.z.z.

Taxane-Based Regimens as Adjuvant Treatment for Breast Cancer: a Retrospective Study in Egyptian Cancer Patients

  • Background: To evaluate the impact of adding taxanes to anthracycline-based regimens in the adjuvant setting in localized young female breast cancer patients on the overall survival (OS) and the disease free survival (DFS). Materials and Methods: This retrospective study included all female breast cancer patients who were candidates for adjuvant chemotherapy presenting to Kasr Al Ainy centre of clinical oncology and Cairo oncology centre (Cairo Cure) in the period from January 2005 till December 2010. Results: Our study included 865 patients, 732 of whom received anthracycline based regimens and 133 taxane based regimens. The mean age of patients was 39 years. After a median follow up of 50 months the median DFS was 48.4 months. Survival analysis indicated that the tumor size (>5cm vs. <5cm) p=0.001), nodal involvement (Yes vs. No) p=0.0001) and pathology (invasive lobular vs. ductal) p=0.048) affected DFS. As regards hormonal status, ER, PR and HER 2neu positive patients had longer DFS (p=0.001, 0.003, 0.106). On multivariate analysis DFS was affected by tumor size and lymph node involvement (p=0.014, 0.007). Subgroup analysis showed improvement in arms treated with taxanes in terms of DFS with positive Her2neu, ER and PR, but this was not statistically significant. Conclusions: Adding adjuvant taxanes to anthracyclines is beneficial for treatment of localized breast cancer among all subgroups, especially higher risk groups. The type of adjuvant chemotherapy regimens and tumor characteristics have direct effects on DFS.

Broadening of absorption spectrum in a p-type InGaAs-InAlAs coupled Quantum well (p형 InGaAs-InAlAs 결합양자우물을 이용한 흡수계수스펙트럼의 broadening)

  • Intervalence subband absroption of normally incident infrared radiation in p-type InGaAs-InAlAs coupled quantum well (CQW) is theoretically investigated by the multiband effective mass formalism. By solving a 4*4 luttinger-kohn hamitonian, we calculate valence subband structures, intervalence subband transition matrix elements, and absorption coefficient spectrum in the CQW which consists of a wider well, a thinner well and a barreir between them. Using the flexible design parameters given to the valence band CQW structure, we show that the absorption coefficient profile can be tailored. For a carefully designed CQW, theabsorption coefficient cn be made to maintain a large value over a wider wavelength range of incident infrared radiation compared with that shown in intersubband absorption in usual single quantum well.

Observation of phase separation and ordering in the InAlAs epilayer grown on InP by MOCVD (저압 MOCVD 방법으로 성장된 InAlAs 에피층에서 상분리와 규칙 현상의 관찰)

  • We have studied the phase separation and ordering phenomeon of InAlAs epilayers grown on InP substrate by LP-MOCVD with DCXRD, PL, and TEM. From the intensity and FWHM of DCXRD and PL, we observed that the structural and optical quality of InAlAs epilayers were improved as growth temperature increased. The band-gap reduction due to phase separation and ordering is 291, 246, and 28 meV in the InAlAs epilayers grown at $565^{\circ}C$, $615^{\circ}C$, and $700^{\circ}C$, respectively, and shows the same from the InAlAs epilayer town at 5$65^{\circ}C$ in which the HRTEM micrograph showed the lattice fringe between InAs-rich and AlAs-rich regions was tilted by $2^{\circ}$ due to composition difference. However the maximum degree of ordering by intensity of extra spots was obtained at medium growth temperature. The annealing experiment by RTA of sample grown at $565^{\circ}$ shows a maximum band-gap shift of 78eV at $880^{\circ}$ for 3 min, and TEM shows that the origin of the blue shift of band-gap is the complete disappearance of ordering. Through annealing we can conclude that short time annealing affects only ordering and that most of the total band-gap reduction (~3/4) occurs by phase separation.

  • The theoretical analysis for AlInAs/GaInAs resonant tunneling diodes (RTDs), which have shown the improved negative differential resistance (NDR) characteristics, has scarcely been made in comparison with AlGaAS/GaAs RTDs. In this paper, the static current-voltage relation of Al$_{0.48}In_{0.52}As/Ga_{0.47}In_{0.53}$As RTDs were numerically estimated by using a self-consistent method. Assuming a simplified RTD with single quantum well structure and spacer layers, the peak current density (J$_{P}$) and the peak-to-valley current ratio (PVCR) were analysed as the function of the thickness of the well, the barrier and the spacer layer, and temperature. As the results, the peak current density and the peak-to-valley current ratio indicated a reciprocal relation roughly in respect to the thicknesses of the well and the barrier, and it was theoretically predicted that it be not attainable to provide a high peak current desity (J$_{P}$) over 1${\times}10^{5}A/cm^{2}$ as well as the large peak-to-valley current ratio (PVCR) over 10 that were the the critical conditions for the practical use.

Effect of Lime on Growth of Rice and Changes in pH, Eh, Fe2+ and Al in an Acid Sulfate Soil (특이산성토양에서 석회시용이 벼의 생육과 토양의 pH, Eh, Fe2+, Al 변화에 미치는 영향)

  • A pot experiment with an acid sulfate soil from Kimhae was carried out to find out the cause of toxicity in rice plant. The effect of liming on changes in pH, Eh, Al, and $Fe^{2+}$ in soil and leachate was examined at two-week interval during the growth of rice. Also, total $P_2O_5$, $SiO_2$, Fe and Al contents in plants at harvesting stage were determined. In the early stage, the rice plant in the check soil showed the same healthy growth as did in limed soil even at high Al in soil and leachate. Around panicle forming stage, reddish brown mottlings suddenly infested all over the plants when accompanied with strong reduction, and afterward growth was severely retarded, and finally caused the significant difference in yield. During the strong reduction, significant amount of sulfide was formed only in check soils, but no free $H_2S$ was detected. Appreciable Al was still present in soil and leachate, and $Fe^{2+}$ in check soil was lower than that in limed soil, but $Fe^{2+}$ in leachate was slightly higher. Limed soils were more reduced and produced more $Fe^{2+}$ due to increased microorganism activity in the neutral pH. In the leachate, the check showed slightly higher $Fe^{2+}$ concentration but considerably higher than limed one at later stage. Appreciable amount of Al was detected only in check soil and leachate from transplanting to panicle formation stage. Plant tissues at harvesting stage contained very low P regardless of liming. Uptake of Si was markedly increased by liming. Contents of Fe an Al was markedly higher in check than limed one, but difference in Fe content was more drastic possibly due to more Fe uptake in presence of markedly higher $Fe^{2+}$ in soil and leachate at later growing stage. In conclusion toxic symptom in this acid sulfate soil seems to be primarily due to Al when accompanied with low pH and strong reduction. But association with $Fe^{2+}$ toxicity is not completely excluded. In order to differentiate the effect of $Fe^{2+}$ from that of Al more detailed plant analysis at different stage is required.

  • I $n_{0.53}$G $a_{0.47}$As/I $n_{0.52}$A $l_{0.48}$As pseudomorphic high electron mobility transistor (P-HEMT) structures were grown on semi-insulating InP substrates by molecular beam epitzxy method. The hall effect measuremetn was used to measure the electrical properties and the photoluminescence (PL) measurement was used to measure the electrical properties and the photoluminescence(PL) measurement for optical propety. By the cross-sectional transmission electron microscopy (XTEM) investigation of the V and X shape defects including slip with angle of 60.deg. C and 120.deg. C to surface in the sampel, the defects formation mecahnism in the I $n_{0.52}$A $l_{0.48}$As epilayers on InP substrates could be explained with the different thermal expansion coefficients between I $n_{0.52}$A $l_{0.48}$As epilayers and InP substrate.d InP substrate.

  • The crystallization of metastable "orthorhombic" phase from the glass in the system of Na $AlSi_3O_8-CaAl_2Si_2O_8$ is studied. These crystals are crystallized in the range of composition from $Ab_80An_20$ to An100. The symmetry of these crystals show orthorhombic as a possible space group P22121. Two probable twin models are proposed. proposed.

  • The standards of the capacitance arc measured and analyzed by the dry nitrogen or mica film as a dielectric. In this paper, respectively the standard capacitors of 10 pF and 100 pF for the establishment of the dielectric loss tangent are made by $Al_{2}O_{3}$ crystal disc with the low dielectric loss tangent, and then measured the dielectric loss tangent with precision. To regard for the existence of capacitances just in the dielectric, 3-terminal configuration electrode is used. With using the 2D electric field simulator, precise design values are derived in addition to stray capacitance. As stated above method, respectively the standards of the capacitances with 10 pF and 100 pF arc made with the low dielectric loss tangent less than $10^{-4}$.

Aluminum Complexation and Precipitation with Seaweed Biosorbent

  • Biomass of non-living brown seaweed Sargassum fluitans pretreated by different methods is capable of taking up more than $10\%$ (11 meq/g) of its dry weight in aluminum at a pH of 4.5. It is indicated that the biomass sequestered the aluminum in the form of polynuclear aluminum species. The fraction of $Al(OH)_3$ Precipitated in the aluminum nitrate solution without biomass at pH 4.5 increased as the Al concentration increased. Aluminum-alginate complex precipitated in the solution as alginate was partially released from the biomass. External colloidal precipitate occurring in native and protonated S. fluitans biomass sorption systems caused a significant difference in Al sorption isotherms determined by standard and desorption methods, respectively, Sodium ions added for pH adjustment were not sorbed at all in the presence of aluminum ions.
