Three dimensional (3D) packaging is a next-generation packaging technology that vertically stacks chips such as memory devices. The necessity of 3D packaging is driven by the increasing demand for smaller, high-performance electronic devices (HPC, AI, HBM). Also, it facilitates innovative applications across another fields. With growing demand for high-performance devices, companies of semiconductor fields are trying advanced packaging techniques, including 2.5D and 3D packaging, MR-MUF, and hybrid bonding. These techniques are essential for achieving higher chip integration, but challenges in mass production and fine-pitch bump connectivity persist. Advanced bonding technologies are important for advancing the semiconductor industry. In this review, it was described 3D packaging technologies for chip integration including mass reflow, thermal compression bonding, laser assisted bonding, hybrid bonding.
A volumetric three-dimensional (3D) display system was presented, which utilizes a rotating two-dimensional (2D) display panel of light emitting diodes (LEDs) to generate more than 10 million volume pixels (voxels) within a cylindrical volume of 165 mm in height and 292 mm in diameter. Due to persistence of vision, momentarily addressed voxel information is perceived and fused into a 3D image. Important cues for depth perception, such as binocular parallax, accommodation, convergence and motion parallax are satisfied automatically and naturally, thus it is suitable for individual or group viewing, without the need for any special visual aids.
The transmittance of the three dimensional (3D) transparent display is an important factor and can be enhanced by adding a see-through area to the displayed 3D image in order to transmit an ambient light with maximum transparency. However, there is a side effect that the perceived 3D resolution can be degraded due to the see-through area. In this paper, we propose an advanced method to resolve the above trade-off relation between the transparency and the 3D resolution by using an active parallax barrier (PB) with a see-through area. The experimental results are also presented to prove the proposed principle.

In this paper, the maintenance training manual of EV vehicle was produced by utilizing digital twin technology and various sensors such as IR-based light house tracking and head tracker. In addition, through digital twin technology and VR to provide high immersiveness to users, sensory content creation technology was secured through animation and effect realization suitable for EV vehicle maintenance situation. EV vehicle maintenance training manual is 3D engine programming and real-time creation of 3D objects and minimization of screen obstacles and selection of specific menus in virtual space in the form of training simulation. In addition, automatic output from the Head Mount Display (HUD), EV vehicle maintenance and inspection, etc., user can easily operate content was produced. This technology development can enhance immersion to users through implementation of detailed scenarios for maintenance / inspection of EV vehicles" and 3D parts display by procedure, realization of animations and effects for maintenance situations. Through this study, familiarity with improving the quality of education and safety accidents and correct maintenance process and the experienced person was very helpful in learning how to use equipment naturally and how to maintain EV vehicles.

Laser-Induced Thermal Imaging (LITI) is a laser addressed patterning process and has unique advantages such as high-resolution patterning with over all position accuracy of the imaged stripes of within 2.5 micrometer and scalability to large-size mother glass. This accuracy is accomplished by real-time error correction and a high-resolution stage control system that includes laser interferometers. Here the new concept of hybrid system that complement the merits of small molecule and polymer to be used as an OLED; our system can realize easy processing of light emitting polymers and high luminance efficiency of small molecules. LITI process enables the stripes to be patlerned with excellent thickness uniformity and multi-stacking of various functional layers without having to use any type of fine metal shadow mask. In this study, we report a full-color hybrid OLED using the multi-layered structure consisting of small molecules and polymers.

The success of movie 'Avatar' make people be interested in 3D stereoscopic movie, and government and 3D industry acknowledge that it is another opportunity to develop 3D market since 1920s. However, despite much interest little research to evaluate the effect of 3D stereoscopic exists. The present research aimed to disclose 3D effect compared to 2D by assumption of the importance of 3D stereoscopic and little evaluation to that as well. When audience are exposed to 3D stereoscopic, many outcomes are supposed to be differentiated from when to 2D. From this hypothesis, this paper examined mood, attitude, and presence as dependent variables. Using polarized stereoscopic projection display, 30 participants watched 2D and another 30 watched 3D stereoscopic movie which were the same content. On conclusion, the two groups were not significantly different and this involved much insight.

This paper presents the multi-user autostereoscopic 3D display system constructed and operated by the authors using the time-multiplexing approach. This prototype has three main advantages over the previous versions developed by the authors: its hardware was simplified as only one optical array is used to create viewing regions in space, a lenticular multiplexing screen is not necessary as images can be produced sequentially on a fast 120Hz LCD with full resolution, and the holographic projector was replaced with a high-frame-rate digital micromirror device (DMD) projector. The whole system in this prototype consists of four major parts: a 120Hz high-frame-rate DMD projector, a 49-element optical array, a 120Hz screen assembly, and a multi-user head tracker. The display images for the left/right eyes are produced alternatively on a 120Hz direct-view LCD and are synchronized with the output of the projector, which acts as a backlight of the LCD. The novel steering optics controlled by the multiuser head tracker system directs the projector output to regions referred to as exit pupils, which are located in the viewers’eyes. The display can be developed in the "hang-on-the-wall"form.
In this study, we investigated visual fatigue in i3D system and basic factors that contribute to visual fatigue in the system. i3D is a type of glasses-free display which supports elementary manual interaction of users with the display. In Experiment 1, we performed open-ended survey of visual fatigue and collected responses from observers which then were used as survey questions for visual fatigue. The questions were validated by factor analysis from which we derived fatigue measurement scale. In Experiment 2, we measured visual fatigue in various conditions using survey questions obtained from Experiment 1. Using manual interaction (present/absent), viewing distance(1/2/4m), and viewing orientation($0/28/56^{\circ}$) as three factors in within-subject design, we measured visual fatigue in each condition. The results indicated that visual fatigue deceases with farther viewing distance, but viewing orientation and manual interaction does not influence visual fatigue. Although fatigue unexpectedly decreased in an extreme viewing condition (e.g., distance 1m, orientation $56^{\circ}$), the results were obtained because of technical limitation of glasses-free 3D display. General discussion provides discussion on limits of the current study and suggestions for future research.
In a spatially interlaced stereoscopic (SIS) three-dimensional (3D) display to be realized by providing the observer a part of left-eye/right-eye images, a loss of information can be perceived due to the un-shown part of each image. In order to resolve that problem, an improved SIS 3D display is proposed to deliver the images without loss of information to the observer using a time-multiplexing scheme. However, that time-multiplexing SIS also has a problem of luminance distortion when the desired luminance is not shown due to an insufficient response of the liquid crystal cell. In this paper, we propose a new method by optimizing the image data to show correct luminance with minimum distortion.
