스퍼터링법으로 증착한 실리콘 태양전지 전극용 Indium Tin Oxide 박막의 전기적 및 광학적 물성

  • ITO (indium tin oxide)는 스마트폰을 비롯한 여러전자제품의 터치패널 투명전극으로 가장 많이 쓰이고 있는 물질이다. 산화 인듐(In2O3)과 산화 주석(SnO2)의 화합물로 우수한 전기적 특성과 광학적 특성을 지녀 태양전지 분야에서도 그 활용가능성이 높다. 또한 최근 고효율 태양전지인 HIT (heterojunction with intrinsic thin layer) solar cell의 경우 Si 기판의 두께가 얇고, 소자의 양면에서 태양광을 흡수하여 효율을 증가 시키데, 특히 투명 전극의 물리적 특성들과 계면의 트랩의 상태가 효율에 영향을 미친다. 본 연구에서는 HIT Si 기판의 태양전지 구조에 전극으로 쓰일 ITO 박막을 sputtering 방법으로 증착하여 물리적 특성을 연구하였다. ITO 타겟을 활용한 radio frequency magnetron sputtering 방법으로 Si 기판에 ITO 박막을 증착하였다. 50W의 방전전력과 Ar 10 sccm 분위기에서 성장시킨 ITO 박막을 Transmission Electron Microscope 로 측정하였다. X-ray Diffraction 측정으로 ITO 결정의 방향성을 확인하고 Photoluminescence 측정으로 성장된 ITO 박막의 밴드갭 에너지를 확인하였다. $100^{\circ}C$, $200^{\circ}C$, $300^{\circ}C$, $400^{\circ}C$에서 후열처리한박막의 광 투과율, 비저항, 이동도를 측정 비교하여 적절한 후열처리 온도를 찾는 연구를 진행하였다. Sputtering 방법으로 성장시킨 ITO 박막의 전기적, 광학적 특성을 측정하여 HIT solar cell에 활용될 가능성을 확인하였다.

Construction and Calibration Test of a Transmission-type Circular Polariscope for Photoelastic Stress Measurement (광탄성 응력측정을 위한 투과형 원형편광기 제작 및 시험)

  • This paper describes the construction of a circular polariscope. Generally, a circular polariscope contains four optical elements and a light source. The first element following the light source is called the linear polarizer. It converts the ordinary light into plane-polarized light. The second element is a quarter wave plate which converts the plane-polarized light into circularly polarized light. Following the quarter wave plate, a specimen made of transparent photoelastic material is located in a loading device. The second quarter wave plate is set and the last element is the analyzer. These polarizing elements, two quarter wave plates and two linear polarizing filters, were purchased from the USA. Frames and other structures for holding polarizing filters were machined and assembled to be rotated. Light box, which includes four incandescent lamps and two sodium-vapor lamps, was made. In order to proof the function of the newly built polariscope, Tardy compensation test was applied to a rectangular shaped specimen made of poly-carbonate material (PSM 1). The error of the fringe constant, which was measured by the newly built polariscope, was within 4.4 percent compared to the standard value of this material. It is possible to make a good quality of polariscope if accurate polarizing filters will be used.

  • When an optical fiber is exposed to radiation, a color center is formed in the core, which lowers the optical transmittance of the optical fiber. This is called the radiation-induced attenuation(RIA), and research on optical fibers having improved radiation resistance by changing materials and structures is being actively conducted. This is because radiation-resistant optical fibers have the advantage that they can be used in telecommunication and optical applications even in extreme environments such as space and nuclear power plants. In this paper, the effect of gamma irradiation of commercial radiation-resistant optical fibers was analyzed.

Synthesis and Photoalignment of Soluble Polyimides Containing 4-Styrylpyridine Derivatives as Photoreactive Side Groups (광반응 곁사슬기로서 4-스티릴피리딘유도체를 가지는 용해성 폴리이미드의 합성과 광배향)

  • Soluble aromatic polyimides bearing 4-(4-oxyalkyleneoxystyryl)- pyridines (ethylene and hexylene) as photoreactive side groups were synthesized and characterized. The photoreactive polymers were soluble in various polar organic solvents and their films were easily formed by solution casting. The photoreactivities of the polymers in the film state were approximately 64% at an exposure energy of 1.5 J/$\textrm{cm}^2$. Transmittances of the polymer films were about 85% after annealing at 20$0^{\circ}C$. Therefore, these polymers can be evaluated to be photoreactive polyimides with good transparency and solubility. The dichroic ratios of the polymers with ethylene and hexylene groups as the alkylene spacers were 0.023 and 0.026, respectively. The order parameters of 4'-pentyl-4-bipheny1carbonitrile as a liquid crystal (LC) in the film cells of the former and latter polymers were 0.50 and 0.52, respectively. These results indicate that the polymers show the effect of alkylene spacer on the photoalignments. The LC in the film cells of the polymers was perpendicularly oriented to the electric vector of the linear polarized UV light (LPUVL).

Improvement of Bleaching Performance of Photosensitive Electrochromic Device by the Additive of TEMPOL (TEMPOL 첨가제 적용에 의한 광감응형 전기변색 소자 탈색성능 향상)

  • We have developed photosensitive electrochromic smart windows that does not require any transparent conducting oxide (TCO) substrate. In our previous study, we demonstrated that a flexible film-type device made with a low temperature curing WO3 sol and TiO2 sol could show a reversible and rapid switching between colored and bleached state via incorporation of platinum catalysts on the surface of WO3 layer. However, when these devices were exposed to sunlight over 4 hour, it was confirmed that they did not return to fully bleached state in the darkened state due to their overcoloring process. In this study, we added 4-hydroxy-(2,2,6,6-tetramethylpiperidin-1-yl)oxyl (TEMPOL) as an additive to the electrolyte of photosensitive electrochromic device to effectively prevent the undesired overcoloring process. The resulting device with TEMPOL indeed did not undergo excessive coloration and showed great reversibility even after being exposed to sunlight for over 4 hours. Various concentrations of TEMPOL were applied to compare changes in the visible transmittance and coloring/bleaching kinetics of devices. In terms of energetic point of view, we proposed a plausible mechanism of TEMPOL to prevent excessive coloration.

Fabrication of an Oxide-based Optical Sensor on a Stretchable Substrate (스트레처블 기판상에 산화물 기반의 광센서 제작)

  • Recently, a smartphone manufactured on a flexible substrate has been released as an electronic device, and research on a stretchable electronic device is in progress. In this paper, a silicon-based stretchable material is made and used as a substrate to implement and evaluate an optical sensor device using oxide semiconductor. To this end, a substrate that stretches well at room temperature was made using a silicone-based solution rubber, and the elongation of 350% of the material was confirmed, and optical properties such as reflectivity, transmittance, and absorbance were measured. Next, since the surface of these materials is hydrophobic, oxygen-based plasma surface treatment was performed to clean the surface and change the surface to hydrophilicity. After depositing an AZO-based oxide film with vacuum equipment, an Ag electrode was formed using a cotton swab or a metal mast to complete the photosensor. The optoelectronic device analyzed the change in current according to the voltage when light was irradiated and when it was not, and the photocurrent caused by light was observed. In addition, the effect of the optical sensor according to the folding was additionally tested using a bending machine. In the future, we plan to intensively study folding (bending) and stretching optical devices by forming stretchable semiconductor materials and electrodes on stretchable substrates.

Optical Properties of Sea Water in the Western Channel of the Korea Strait (대한해협에서의 해수의 광학적 성질)

  • Optical properties of sea water were studied in the western channel of the Korea Strait, based on the data obtained from fifteen oceanographic stations in July, 1980. Submarine daylight intensity was measured at intervals of 5m depth in the upper 70m layer by using the underwater irradiameter (Kahlsico $\#268_{WA}360$). The mean absorption coefficients of the sea water were shown as $0.098(0.063\sim0.183),\;0.129(0.090\sim0.270), 0.081(0.044\sim0.142),\;and 0.087(0.036\sim0,142)$ for clear, red, green, and blue color respectively. The transparency ranged from 11.5 to 24m(mean 18.3m). The mean water color in this area was $3.5(3\sim4)$ in Forel scales. The relation between absorption coefficient $(\kappa)$ and transparency (D) was $\kappa=1.72/D,\;\kappa=2.33/D,\;\kappa=1.41/D,\;and \kappa=1.44/D$ for clear, red, green, and blue color respectively. The rates of light penetration for clear, red, green, and blue color in four different depths were computed with reference to the surface light intensity respectively. The mean rates of light penetration in proportion to depths were as follows; clear : $57.90\% (5m),\;23.40\%\;(15m),\;6.23\%\;(30m),\;1.00\%\;(50m).$ $red\;:\;48.95\%\;(5m),\;14,81\%\;(15m),\;2.76\%\;(30m),\;0.28\%\;(50m).$ $green:\;63.20\%\;(5m),\;30.47\%\;(15m),\;10.03\%\;(30m),\;2.24\%\;(50m).$ $blue\;:\;62.70\%\;(5m),\;30.00\%\;(15m),\;9.75\%\;(30m),\;1.70\%\;(50m)$

Characteristics of Temperature, Humidity and PPF Distribution by Covering Method and Environmental Control in Double Covering Greenhouse (이중피복 온실의 피복방법과 환경조절에 따른 온습도 및 광합성유효광량자속 분포 특성)

  • The objective of the present study is to provide data needed to find double covering method to be able to improve environment of temperature, humidity and PPF in tomato greenhouse. The distribution charts of temperature, humidity and PPF which were measured in environment control conditions such as thermal insulation, air heating, roof ventilation and air fog cooling in conventional and air inflated double layers greenhouses were drawn and analysed. The thermal insulation effect of the air inflated greenhouse was the same as that of conventional greenhouse because the temperature between insulation curtain and roof covering material was equal in heating season. The ventilation effect of the air inflated greenhouse was superior to the conventional greenhouse. The temperature distribution in the fog cooled greenhouse was uniform and the cooling effect was about $3.5^{\circ}C$. The condensation on the roof covering surface could be controlled by removing the moisture between insulation curtain and roof covering by using humidifier. The PPF of conventional greenhouse was more decreased than the air inflated greenhouse as time went by because the transmittance of conventional greenhouse declined by dust collected on the inside plastic film owing to rolling up and down operation for ventilation.

Determination of Optical Constants of Organic Light-Emitting-Material Alq3 Using Jellison-Modine Dispersion Relation (Jellison Modine 분산식을 이용안 유기발광물질 Alq3의 광학상수 결정)

  • We deposited thin films of organic light-emitting-material $Alq_3$(alumina quinoline) on silicon and slide-glass substrates using thermal evaporation method, and measured spectra of ellipsometry angles ${\Delta}$ and ${\Psi}$ in the photon-energy range of 1.5~5.0 eV using a variable angle spectroscopic ellipsometer. The optical constants, refractive index and extinction coefficient, of $Alq_3$ were determined via the dispersion parameters extracted from the curve-fitting process based on Jellison-Modine dispersion function. The reliability of determined optical constants were verified through the comparison of measured and simulated transmittance curves and the good agreement between simulated absorption-coefficient curves and absorbance spectra measured using a spectrophotometer.

유리기판의 광추출 효율 향상을 위한 마스크 제작 공정 없는 플라즈마 식각 연구

  • 유리기판으로 투과되는 빛들 중에는 내부 전반사나 wave-guided mode로 인하여 손실이 일어나 일반적으로 20%의 광추출 효율을 가진다. 이러한 문제점을 해결하기 위한 연구에는 Photonic Crystal과 같은 주기적인 나노 구조물이 있는데 이러한 구조물을 제작하기 위한 마스크 공정 과정은 대부분 복잡하거나 비싼 단점이 있다. 이에 본 발표에서는 마스크 없이 비정질소다라임 유리의 구조물 생성으로 광 추출 효율이 상승하는지 보고자 하였다. M-ICP (Magnetized-Induced Coupled Plasma)란 용량 결합형 플라즈마와 유도 결합형 플라즈마 두 가지 방식의 플라즈마를 이용한 것인데 용량 결합형 플라즈마를 이용해 이온이 sheath에 의해 가속되어 유리표면에 부딪히고 그에 따라 유리가 식각되는 물리적 식각을 이용하였다. 또한 이온의 밀도를 조절하기 위해 유도결합형 플라즈마 방식을 이용하여 식각률을 높였다. 화학적 식각을 위해서는 CF4와 O2혼합 가스를 이용해 F가 Si와 결합하여 SiF4가 되어 사라지고 탄소잔여물인 C는 O2와 반응하여 제거하였다. 그 결과, 랜덤한 분포를 가지는 미세한 구조물(stochastic sub-wavelength structure)을 유리 표면에 형성할 수 있었고, 또한 다양한 가스 종류와 압력, source power와 bias power, 그리고 시간을 바꿔가며 미세 구조물들을 관찰하였다. 실험 결과, 가시광선 파장 이하의 높이를 갖고 수 마이크로미터의 너비를 갖는 구조물이 전반사되는 빛을 효율적으로 추출하는 것을 산란되는 빛의 정도인 diffusive transmittance 가 기존 0%에서 15% 정도로 증가하는 것으로 스펙트로포토미터 측정을 통해 확인하였다. 이러한 유리 기판 위 구조물 생성방법을 OLED에 적용한다면 적은 비용으로 소자의 효율을 크게 향상 시킬 수 있을 것이다. 또한 본 처리 과정의 장점은 기존의 방법에 필요한 스퍼터링이나 RTA 처리 과정이 필요 없어 공정 단가 절감과 제조 공정의 단순화로 높은 생산성을 얻을 수 있으며 대면적화에도 유리하다.
