Assessment of micro-fracture characteristics of Sn-Ag solder joint by analysis of intermetallic compounds (금속간화합물의 분석을 통한 Sn-Ag 솔더 접합부의 미세파괴특성 평가)

  • 전자 산업의 발달에 따라 전자 패키지에서 소자의 소형화 및 고집적화가 가속화되고 그로 인해 interconnection 부분의 신뢰성 평가의 중요성이 나날이 증가되고 있다. 특히 이러한 interconnection 부분 중 솔더 접합부는 사용중 솔더와 UBM(Under Bump Metallurgy) 층 사이에 금속간화합물이 생성되어 접합 강도가 저하되는 것이 큰 문제로 지적되고 있다. 본 연구에서는 공정 Sn-Ag 솔더 접합부에 대해 열시효 시간에 따라 접합 강도를 측정하고 파괴 기구 및 파괴 경로의 분석을 통해 접합 강도 변화와의 연관성을 도출하고자 하였다. 그 결과 열시효 초기에는 미세 조직의 조대화 및 불균일 조대 성장이 가속화되면서 응력 및 변형 집중으로 인해 솔더 내부에서 연성 파괴가 일어나 급격한 접합 강도의 저하가 발생하였으나 금속간 화합물이 생성, 성장함에 따라 금속간 화합물 내부에서의 취성 파괴가 나타나면서 접합 강도 저하가 포화되는 경향을 보였다.

  • In this paper, we examine the dynamic electromechanical behavior of an edge crack in a piezoelectric ceramic layer bonded between two elastic layers under the combined anti-plane mechanical shear and in-plane electric transient loadings. We adopted both the permeable and impermeable crack boundary conditions. Fourier transforms are used to reduce the problem to the solution of two pairs of dual integral equations, which are then expressed to a Fredholm integral equation of the second kind. Numerical values on the dynamic energy release rate are presented to show the dependences upon the geometry, material combination, electromechanical coupling coefficient and electric field.

  • Interfacial properties and microfailure modes or electrodeposition(ED) treated carbon fiber reinforced polyetherimide(PEI) toughened epoxy composites were investigated using microdroplet test. ED was performed to improve the interfacial shear strength(IFSS). As PEI content increased, IFSS increased due to enhanced toughness and plastic deformation of PEI. In the untreated cafe, IFSS Increased with adding PEI content, and IFSS of pure PEI matrix showed the highest. On the other hand, thor ED-treated case IFSS increased with PEI content with rather low improvement rate. In the untreated case, neat epoxy resin appeared brittle microfailure mode, whereas pure PEI matrix exhibited more likely ductile microfailure mode. In the ED-treated case, neat epoxy exhibited more ductile fracture compared to the untreated case. Interfacial properties of epoxy-PEI composite can be affected efficiently by both the control of matrix toughness and ED treatment.

Seismic Retrofit of Reinforced Concrete Structures Using Steel Braces and Moment Frames (가새와 강골조를 이용한 저층 RC 구조물의 내진보강)

  • In this study a seismic retrofit scheme for the reinforced concrete moment framed structures was investigated using steel bracing and moment frames. The analysis model structure is a 3-story 3-bay moment frame structure designed only for gravity load. The stress/strain concentration in brace-RC frame connection was investigated using finite element analysis. To prevent premature joint failure, steel moment frames were placed inside of middle bay of the RC frame. Two types of braces, steel braces and buckling restrained braces(BRBs), were used for retrofit, and the ductility and the strength of the structure before and after the retrofit were compared using nonlinear static and dynamic analyses. According to the analysis results, the strength and ductility of the structure retrofitted by the moment frames and braces increased significantly. The added steel frame did not contribute significantly to the increase of lateral strength mainly because the size is relatively small.

  • 현대사회에서 화재에 의한 물적 피해는 물론 인적피해가 현저하게 증가하고 있으며 희생자의 사망원인이 종래에는 화재시 발생한 열에 의한 화상을 중심으로 하는 소사였지만, 최근에는 화염보다 독성가스로 인하여 사망하는 경우가 많아졌고, 희생자는 거의 화상을 확인할 수 없거나 화상자이더라도 혈액 중에서 일산화탄소를 중심으로 한 유독가스가 확인되기 때문에 이들 유독가스의 흡입으로 인하여 행동불능상태 이후 열의 영향으로 사망한 것으로 추정되는 사례가 증가하는 추세이다. 따라서 대규모 건축물에 있어서는 화재발생시 유독가스가 건물 전체로 연소 확대되는 것을 방지하기 위하여 넓은 면적을 일정한 면적으로 구획하거나 계단실 등과 다른 부분 또는 층별 등으로 구획하고 있으며, 국내의 방화구획은 크게 다른 층으로 화재전파를 막기 위한 층간 방화구획, 연소면적을 제한하기 위한 면적별 방화구획, 다른 용도로 인한 화재 위험성 감소를 위해 용도별 방화구획으로 3가지를 법에서 채택하고 있다. 방화구획은 방화문 또는 자동방화셔터를 이용하거나, 내부구조의 바닥, 벽, 각종 방화문으로 구획할 것을 정하고 있다.(피난방화규칙 제14조) 본 연구에서는 철제방화셔터 대체용으로 직물방화셔터용의 실리카 소재를 이용하여 제직한 직물에 내열/차연 기능성 코팅의 공정 조건을 변화하여 최종 방화시험을 거치기 전 내열성 테스트중 하나인 불꽃열 통과량 실험을 실행하여 방화 직물의 내열성을 비교 분석하였다. 이러한 결과를 토대로 본 연구는 고내열/차연성 방화 제품 기술을 개발하는데 필요한 연구를 수행하는데 목적이 있다.

Analysis of coupled electro-mechanical system by using a nine-node assumed strain shell element (9 절점 가정변형률 쉘 요소를 이용한 전기-기계연성 시스템 해석)

  • In the present paper, formulation of a nine-node assumed strain shell element is modified and extended for analysis of actuator embedded/attached structures. The shell element can alleviate locking and has sic DOFs per node by discarding assumption of no thickness change. In modeling of the physicalquantities, we have assumed linear strain field through the whole thickness direction. The electric and mechanical quantities have been coupled through the constitutive equations. Unlike typical shell element, the present shell element allows thickness change. Thus, three-dimensional piezoelasticity can be accurately simulated. Base on the formulation, a finite element program is generated and the code is validated by solving numerical examples. The results from the present work are well agreed with those from other references.

Bending Tests of H steel-Partial Concrete Incased Composite Beams (H형강-국부 콘크리트 합성보지 휨 실험)

  • After the collapse of the World Trade Center in september 11, 2001 and due to the frequent fire-caused damages of buildings during earthquake attacks, social concerns have been increased for the fire proof of the structural members of buildings. Recently, researches have been conducted to improve the fire resistance for building members not by the traditional ways but by utilizing the fire-resisting characteristics of reinforced concrete and structural characteristics of H-steel. In this paper, laboratory tests were conducted in room temperature to investigate the structural performance of the composite beams, which were developed to improve the fire resistance, comprising with concrete incasement between upper and lower flanges of H steel. From the experimental results, the displacement ductility factors of $6\~8$ were obtained. The difference of flexural behavior ol H steel-partial concrete incased composite beams with various composite details seems to be minor. The amount of longitudinal rebars is the most influential factor for the flexural strength of the composite beams. Therefore, if this type of composite beams are selected for designing a building located in moderate seismic lone, identical beam size could be used in several stories of the building.

  • Under earthquake loads, the columns on the lower stories carry large axial forces and horizontal forces as the earthquake loads are acting horizontally and vertically on the building. To distribute the energy entered into the building under earthquakes according to the plastic deformation of the members, it is safer and more economic to persuade plastic hinge to occur in the beams rather than on the columns. However, it is unavoidable to have plastic hinge occurring on the columns when it is applied on both of the main axes of the building, which results in high shear force on the column end, and reinforced concrete column may result in sudden brittle failure due to bending moment and shear force. To increase restriction of the reinforced concrete column on the horizontal forces, this study uses repetitive loading experiments with different amount of shear reinforcement, and analyzes and compares the structural safety and behaviour of the reinforced test materials.

  • In this study, the seismic performance of the Buckling Restrained Knee Bracing (BRKB) system was evaluated through a pin-connected one-bay, one-story frame. The BRKB system developed in this study was composed of a steel plate as a load-resisting core member and two channel sections to restrain local and global buckling of the core plate. The main purpose of the BRKB system is to restrengthen/rehabilitate old low- and mid-rise RC buildings, which, it is assumed, were designed with non-seismic designs and details. The main variables for the test specimens were the size of the core plates and the stiffeners, and the condition of the end plates. The test results showed that the size of the core plate, which was the main element of the load-resisting member, was the most important parameter in achieving a ductile behavior under tension as well as compression until the maximum displacement exceeds twice the design drift limit.

  • The objective of this study is to provide the information on the manufacturing and exper- , ructures. imental techniques of small scale modeling of precast concrete(P.C.) large panel :-t The ad~~pted scale was one-fifth. 4 types of experiments were performed : nlaterial tests for model concrete and model reinforcement, compressive test of horizontal joint, shear test of vertical joint and cyclic static test of 2-story subassemblage structure. Based on the experimental results, the following conclusions are drawn : i 1) Model concrete had in general larger compressive strength than expected. (2) Model reinforcement showed less ductility if the annealing processes were performed without using vaccuum tube. 131 Failure niotles of horizontal and vertical joints were almost same for both prototype and model. But the strength of model appears to be higher than required by similitude law. (41 Hysteretic behavior of 1 /T, scale subassemblage model can be made quite similar to that of prototype if the ductility of model reinforcement and compressive strength of model concrete could be representative of those of prototype.
