Direct extraction method for base-collector distributed components of HBT small-signal hybrid-p model (HBT 소신호 Hybrid-P 모델의 베이스-컬렉터 분포 성분 직접 추출방법)

  • A novel and robust direct parameter extraction method for hybrid-p equivalent circuit model of HBT is proposed. A new expression that can accurately resolve the base internal resistance from the measured S-parameters is derived, and it is not sensitive to the values of parasitic access inductance values. Based on the expression, six analytical expressions for the other parameters is developed and these expressions for hybrid-p equivalent circuit modeling ensure robust, fast, and reliable parameter extraction.

  • The new textured surface epitaxial base(TSEB) cell as a high efficiency Si solar cell was fabricated and its eletro-optical characteristics were investigated. The fabricated device showed the open circuit voltage of 0.62 V, the short circuit current of 40 mA, the fill factor of 0.7, and the efficiency of 16% under the incident light of AM-1 100 mW/$cm^2$. The TSEB cell proposed in this paper has the structural superiority in the fabrication of high efficiency solar cell due to the carrier drift transport in the optical absorption region and the formation of back surface field by $P^-/P^+$ epitaxial base, and the low emitter series resistance by insertion of $n^+$ buried contact.

Computational study of orientation effects on thermal performance of natural convection cooled lightweight high performance hollow hybrid fin heat sinks (자연대류 냉각되는 경량고성능 할로우 하이브리드 휜 히트싱크의 열성능에 대한 방향 영향의 전산연구)

  • This paper discusses numerically explored orientation effects on the thermal performance of hollow hybrid fin heat sinks (HHFHSs) under natural convection. A HHFHS consists of an array of hollow pin fins concatenated with plate fins and having perforations near the fin bases. Orientation effects on the footprint-based and mass-based thermal performance of the HHFHS were numerically studied for orientation angles ranging from $0^{\circ}$ to $180^{\circ}$. The performance of the HHFHS was compared with that of a pin fin heat sink (PFHS) having similar physical parameters. The results show that the thermal resistance of the HHFHS did not vary considerably from $0^{\circ}$ to $45^{\circ}$. The thermal resistance increased from $45^{\circ}$ to $90^{\circ}$, reached its maximum at $90^{\circ}$, and decreased consistently from $90^{\circ}$ to $180^{\circ}$. Dissimilar behaviors of the thermal resistance of the HHFHS vs. the PFHS resulted mainly from the effect of heat pumping induced by the internal flows of the hollow fins. Despite various orientations, the mass-based thermal resistance of the HHFHS was found to be nearly 30% smaller than that of the PFHS. This result shows the feasibility of the HHFHS for the lightweight thermal management of electronics under natural convection.

  • Spatial structures is a appropriate shape that resists external force with only inplane force by reducing the influence of bending moment, and it maximizes the effect of structure system. An economic analysis is one of the most important factors to determine the project feasibility. Large spatial structures project is more need to comprehensive technology than a general construction project. In order to result in success of these project, it is desired that analyze an essential elements(for example, large budget, professional engineer, construction method, etc.) in the whole life cycle of buildings by schematic preparation from the early feasible study steps. We collect the data and analyze construction cost through this study which examines general remarks of existing spatial structures and researches its examples. This study is aimed to apply basic data to establish database the spatial structures.

  • 결정질 실리콘 웨이퍼를 이용한 고효율 태양전지를 제작하기 위해서는 반드시 고려해야 할 주요 인자들이 있다. 그 중에서도 Base resistivity, Thickness, Doping concentration, Texture size, Texture angle등의 주요 인자를 PC1D 시뮬레이션 프로그램을 이용하여 최적화 해 보았다. 그 결과, Base resistivity값은 낮을수록 좋으나 지나치게 낮을 경우 재결합으로 인해 효율이 떨어지기 때문에 Base resistivity = $1{\Omega}{\cdot}cm$에서 최대 효율을 얻을 수 있었다. 또한, Thickness는 두꺼울수록 R=${\rho}$(L/A)의 식에 의해 직렬저항이 증가하여 효율이 감소하므로 Thickness = $200{\mu}m$ 정도가 적정 값임을 확인할 수 있었다. Doping concentration의 경우 높을수록 재결합으로 인해 효율이 떨어지며 Doping concentration = $3.69{\times}10^{-20}cm^{-3}$에서 가장 좋은 효율을 보였다. Textrure size와 Textrure angle은 그 값이 클수록 빛의 흡수 정도가 증가해 효율이 증가함을 볼 수 있었고 Textrure size = $2{\sim}4{\mu}m$, Texture angle = $79^{\circ}$에서 높은 효율을 보여주었다. 이와 같은 조건에서 고효율 태양전지를 제작을 위한 시뮬레이션을 한 결과, 16.23%의 변환효율을 얻을 수 있었다.

A Highly Accurate BiCMOS Cascode Current Mirror for Wide Output Voltage Range (광범위 출력전압을 위한 고정밀 BiCMOS cascode 전류미러)

  • A highly accurate wide swing BiCMOS cascode current mirror is proposed. It uses the base-current compensated BJT current mirror. It increases both output impedance and output voltage range by using the npn-NMOS cascode instead of the NMOS-NMOS cascode. The npn transistor copies the input current and the NMOS transistor increases the output impedance for the accurate current mirroring. The proposed current mirror achieves highly constant current for wide output voltage range. Simulation results were verified with measurements performed on a fabricated chip using a 5/16V 0.5um BCD process. It has only $-2.5%{\sim}1.0%$ current error for $0.3V{\sim}16V$ output voltage range.

  • 본 논문에서는 IGBT 소자 중 온저항을 낮추고 집적성을 향상시키기 위해 고안된 트렌치 게이트 IGBT의 단점인 게이트 코너에서의 전계 집중현상을 완화하기 위해 P+ 베이스 영역에 트렌치 전극을 형성하고, 트렌치 바닥면에 P+ 층을 형성한 새로운 구조를 제안하고 TSUPREM과 MEDICI 시뮬레이션을 사용하여 전기적 특성을 분석하였다. 제안한 구조를 시뮬레이션한 결과 순방향 저지시에 15% 이상의 항복전압 향상을 보였으며, 이 때 온저항 특성과 문턱전압의 변화는 없었다. 전계 분포를 3차원적 시뮬레이션을 통해 트렌치 전극 바닥에 형성된 P+ 층에 의해 전계집중이 분산되는 전계분산 효과에 의해 항복전압을 향상시킴을 확인하였다. 전계분산 효과에 의한 항복전압향상은 트렌치 게이트의 코너와 트렌치 전극의 코너의 깊이가 같을수록 두 코너 사이의 거리가 가까울수록 커짐을 시뮬레이션을 통해 확인하였다. 제안 구조는 공정상 복잡성이 야기되지만 15%이상의 항복전압향상 효과는 소자 특성 개선에서 많은 응용이 기대된다.

Determination of Optimal Mixture Proportion of Segregation Reducing Type Superplasticizer for High Fluidity Concrete (고유동 콘크리트용 분리저감형 유동화제의 최적배합비 결정)

  • High fluidity concrete needs high dosage of superplasticizer to acquire sufficient fluidity and high contents of fine powder and viscosity agents to prevent segregation. But it requires high manufacturing cost and has difficult in quality control. Therefore, in this paper, determination of optimal mixture proportion of segregation type superplasticizer for high fluidity concrete and manufacturing high fluidity concrete by applying developed segregation reducing type superplasticizer are discussed using flowing concrete method. According to test results, as dosage of superplasticizer increases, it shows that fluidity and bleeding increase, while air contents and ratio of segregation resistance decrease. It also shows that adding viscosity agent into it reduce bleeding and improve segregation resistance. Dosage of AE agent into it containing viscosity agent recovers loss of air contents during flowing procedure. Combination of proper contents of superplasticizer, viscosity agent and AE agent make possible to develope segregation reducing type superplasticizer Compressive strength of high fluidity concrete applying flowing method with it is higher than that of base concrete. No differences of compressive strength between compacting methods are found.

Tape-Type Liquid Leakage Film Sensor (액체누설 감지용 테이프형 필름센서)

  • The adhesive-tape of a liquid leak film sensor including the alarm system is developed. The sensing film is composed of three layers such as base film layer, conductive line layer, and protection film layer. The thickness of film is 300~500 um, the width is 3.55 cm, and the unit length is 200 m. On the conductive line layer, three conducting lines and one resistive line are formulated by the electronic printing method with a conducting ink of silver-nano size. When a liquid leaks for the electricity to be conducted between the conductive line and the resistive line, the position of leakage is monitored by measuring the voltage varied according to the change of resistance between two lines. The error range of sensing position of 200 m film sensor is ${\pm}1m$.

초기설계 및 선박 유체 성능 해석 시스템

  • 본 연구는 CSDP-초기설계 시스템 개발'3' 세부과제로 수행되었으며 선박의 기본 성능 및 사양을 결정하는데 필요한 제반 기본 계산을 수행하고 설계자의 의사결정을 지원하는 대화식 초기 설계 전산 시스템의 개발에 그 목적이 있으며, 크게 개념설계 분야와 선형 설계분야로 나누어 개발 되어왔다.(Fig. 4.1 참조). 이번 4차년도에는, 프로그램을 보다 효율적으로 사용할 수 잇도록 하기 위하여 개년설계 시스템을 구성하는 단위 모듈들을 단독으로 사용 가능하도록 독립성을 유지 함과 동시에, 시스템 차원의 상위 레벨에서 각각의 모듈들을 통합 제어하는 수퍼어플리케이션 개념을 이용한 유연화된 대화형 개념설계 프로그램(BASCON-3)을 개발하였다. 그리고 선박의 주기관 선정과 관련한 경험적 지식을 도출하여 지식베이스를 구성하고, 주기관 데이터베이스 및 저항.추진성능 추정 모듈들과의 통합을 통한 시험형의 주기관 선정 지원 시스템(ME-ASSIST )을 개발하였다. 또한 그래픽 사용자 인터페이스(GUI)를 채택한 확장형 선형 정의 및 변환 프 로그램(MBASTRANS)을 개발하였다. 형상 모델러인 ACIS를 도입하여, 조선 분야에의 활용 가 능성을 연구하였고, 조선소에 GUI개발 기술과 시스템 통합 기술을 이전하였다.
