Si3N4/ZrO2 엔지니어드 터널베리어의 메모리 특성에 관한 연구

  • 기존의 플로팅 타입의 비휘발성 메모리 소자는 스케일 법칙에 따른 인접 셀 간의 간섭현상과 높은 동작 전압에 의한 누설전류가 증가하는 문제가 발생을 하게 된다. 이를 해결하고자 SONOS (Si/SiO2/Si3N4/SiO2/Si) 구조를 가지는 전하트랩 타입의 비휘발성 메모리 소자가 제안되었다. 하지만 터널링 베리어의 두께에 따라서 쓰기/지우기 특성은 향상이 되지만 전하 보존특성은 열화가 되는 trad-off 특성을 가지며, 또한 쓰기/지우기 반복 특성에 따라 누설전류가 증가하게 되는 현상을 보인다. 이러한 특성을 향상 시키고자 많은 연구가 진행이 되고 있으며, 특히 엔지니어드 터널베리어에 대한 연구가 주목을 받고 있다. 비휘발성 메모리에 대한 엔지니어드 기술은 각 베리어; 터널, 트랩 그리고 블로킹 층에 대해서 단일 층이 아닌 다층의 베리어를 적층을 하여 유전율, 밴드갭 그리고 두께를 고려하여 말 그대로 엔지니어링 하는 것을 뜻한다. 그 결과 보다 효과적으로 기판으로부터 전자와 홀이 트랩 층으로 주입이 되고, 동시에 다층을 적층하므로 물리적인 두께를 두껍게 형성할 수가 있고 그 결과 전하 보전 특성 또한 우수하게 된다. 본 연구는 터널링 베리어에 대한 엔지니어드 기술로써, Si3N4를 기반으로 하고 높은 유전율과 낮은 뉴설전류 특성을 보이는 ZrO2을 두 번째 층으로 하는 엔지니어드 터널베리어 메모리 소자를 제작 하여 메모리 특성을 확인 하였으며, 또한 Si3N4/ZrO2의 터널베리어의 터널링 특성과 전하 트랩특성을 온도에 따라서 특성 분석을 하였다.

Impact Performance of High Grade Steel Barrier for Hazardous Area and Strengthening Method (위험구간용 고규격 강재 방호울타리의 충돌 거동 및 보강 방법)

  • To secure good visibility various steel flexible barriers were introduced and constructed in the area where a highway runs in parallel with a railroad. However, none of the flexible barriers was proven to satisfy the performance criteria for the impact condition of $14tonf-80km/h-15^{\circ}$ set forth by Korea design guide. Thus, in this study, the impact performance of the flexible barriers was investigated by using Barrier VII program, which was most widely used for the preliminary design of barriers. From the analytical results, it has been found that none of the barriers satisfied the stiffness requirement while the Type C barrier showed stiffer behavior than the others. Thus, the way to strengthen the installed Type C barrier was experimentally investigated. The method of partially filling concreter inside the pst was efficient to satisfy the performance criteria for the impact condition of $14tonf-80km/h-15^{\circ}$.

Impact Conditions of Performance Evaluation, and Development of High-Performance Roadside Barrier for Longitudinal Barriers in Smart Highway (스마트하이웨이 종방향 베리어 성능평가 충돌조건과 고성능 노측용 베리어 개발)

  • To minimize the degree of damage in the SMART highway's punctuality and safety occurred from the car-barrier collisions, the impact conditions for longitudinal barriers in SMART highway was determined to be significantly larger than the existing maximum impact conditions. Results from computer simulation runs show that the existing domestic highest-performance roadside barrier did not satisfy the suggested impact conditions. The newly developed N-class barrier designed with computer simulation model and verified by full-scale crash tests has satisfied the SMART highway impact conditions in terms of occupant safety indexes and structural adequacy.

Effect of Surface Treatment of Polycarbonate Film on the Adhesion Characteristic of Deposited SiOx Barrier Layer (폴리카보네이트 필름 표면 처리가 증착 SiOx 베리어층 접착에 미치는 영향)

  • The interfacial adhesion strength is very important in $SiO_x$ deposited PC film for the barrier enhanced polycarbonate (PC) flexible substrate. In this study, PC films were treated by undercoating, UV/$O_3$ and low temperature plasma and then the effect of physical and chemical surface modifications on the interfacial adhesion strength between PC film and $SiO_x$ barrier layer were studied. It was found that untreated PC film shows significantly low interfacial adhesion strength due to the smooth surface and low surface free energy of PC. Low temperature plasma treatments resulted in the increase of both surface roughness and surface free energy due to etching and the appearance of polar molecules on the PC surface. However, UV/$O_3$ treatment only shows the increase of surface free energy by developed polar molecules on the surface. These surface modifications caused the enhancement of surface interfacial strength between PC film and $SiO_x$ barrier. In the case of undercoating, it was found that the increase of surface interfacial strength was achieved by adhesion between various acrylic acid on acrylate coated surface and $SiO_x$ without increase of polar surface energy. In addition, the barrier property is also improved by organic-inorganic hybrid multilayer structure.

Estimating Location in Real-world of a Observer for Adaptive Parallax Barrier (적응적 패럴랙스 베리어를 위한 사용자 위치 추적 방법)

  • This paper propose how to track the position of the observer to control the viewing zone using an adaptive parallax barrier. The pose is estimated using a Constrained Local Model based on the shape model and Landmark for robust eye-distance measurement in the face pose. Camera's correlation converts distance and horizontal location to centimeter. The pixel pitch of the adaptive parallax barrier is adjusted according to the position of the observer's eyes, and the barrier is moved to adjust the viewing area. This paper propose a method for tracking the observer in the range of 60cm to 490cm, and measure the error, measurable range, and fps according to the resolution of the camera image. As a result, the observer can be measured within the absolute error range of 3.1642cm on average, and it was able to measure about 278cm at 320×240, about 488cm at 640×480, and about 493cm at 1280×960 depending on the resolution of the image.

Effects of barrier film on optical properties of quantum dot film (베리어 필름이 양자점 필름의 광특성에 미치는 영향)

  • Quantum dot efficiency was increased to evaluate reliability and optical characteristics using incidental materials. Quantum dot was manufactured by wrapping a sandwich type quantum layer using a product with a barrier property to prevent water and oxygen because it is vulnerable to oxygen and moisture. We used the three quantum dot films consisting of quantum dot only and quantum dot products consisting of film and barrier film combined with PET in the quantum dot product to evaluate the change over 650 hours under high temperature and high humidity conditions at 60℃ and 90 % humidity. As a result, the quantum dot product with Barrier Film has lowered luminance by 8 %, CIE x by 2 % and CIE y by 8 %. Quantum dot products exposed to moisture and oxygen were oxidized and measured low before measurement.

A Study on Creating Barrier-Free Exhibition Appreciation Environment based on the Visually Impaired Person's Perspectives (시각장애인 당사자관점에 기초한 베리어프리 전시감상환경 연구)

  • The purpose of this study was to explore the possibility of creating barrier-free exhibition-appreciation environment based on the visually impaired person's perspectives. Participants were selected by the purposeful sampling method. Researchers conducted a couple of in-depth interviews with four visually impaired persons. Yin's case study method was employed to analyze qualitative information. The analysis revealed nine sub-themes in two sections: three from 'accessibility within the exhibition room'; and six from 'demand for immersive exhibition environment.' Based on the results, following suggestions were presented: First, we need to provide quality information appropriate for artworks-appreciation; secondly, to ensure the visually impaired people to appreciate the culture and arts without any barrier, we need to extend certification of barrier-free living environment to exhibition-appreciation area. Finally, to facilitate these two tasks we need to encourage the convergence research among science and technology, humanities and society, and culture and arts.
