반도체 및 디스플레이 등과 같은 전자산업분야에 플라즈마를 이용한 생산공정이 폭넓게 활용됨에 따라서 공정 결과를 예측하고 조절할 수 있는 플라즈마 변수 측정 및 진단기술의 중요성은 더욱 증가되고 있다. 플라즈마 진단을 위해 가장 많이 사용되고 있는 량뮤어 탐침(Langmuir Probe)은 수십 볼트(V)의 전압을 탐침에 인가하여 들어오는 전류(I)를 측정한 I-V curve의 해석을 바탕으로 플라즈마 변수들(전자밀도, 전자온도, 플라즈마 전위, ${\cdots}$)을 측정하는 방법으로 탐침에 인가한 전압으로 인하여 플라즈마가 영향을 받고 이로인하여 공정 결과에 변화를 줄 수 있다. 또한, 증착공정과 같이 공정과정 중에 탐침의 증착으로 인해 탐침으로 들어와야하는 전자 및 이온의 양이 감소하여 측정에 오차가 발생할 수 있어 공정 플라즈마 진단에 적합하지 않다. 따라서 공정 플라즈마의 정확한 측정을 위해서는 플라즈마에 대한 영향을 최소화하고 증착으로 인하여 탐침이 오염 되는 환경에서도 플라즈마 변수를 정확히 측정할 수 있는 진단 장치가 요구된다. 마이크로웨이브를 이용한 진단장치들은 1 mW 이하의 매우 작은 파워를 사용하기 때문에 플라즈마에 영향을 최소화하여 보다 정확한 플라즈마 진단이 가능하다. 또, 유전체 투과특성이 있는 마이크로웨이브를 이용하기 때문에 탐침이 유전체로 증착되었다 하더라도 측정에는 문제가 없어 공정 플라즈마 진단에 용이하다. 이런 장점들로 인하여 헤어핀 탐침(Hairpin probe), 컷오프 탐침(cutoff probe), 임피던스 탐침(Impedance probe) 등과 같이 마이크로웨이브를 이용하여 다양한 형태의 진단 장치들이 개발되었다. 본 발표에서는 마이크로웨이브를 이용한 다양한 형태의 진단 장치들을 소개하고 각각이 가지는 장단점을 정리하여 각 진단장치들이 측정이 적합한 영역을 소개할 예정이다.

컷오프 진단법은 두 개의 탐침 형태로 제작된 마이크로 웨이브 진단법으로, 간단한 수식을 통해 전자밀도, 전자온도 등을 측정할 수 있다. 컷오프 탐침은 방사 안테나, 측정 안테나와 네트워크 분석기로 구성되어 있다. 네트워크 분석기는 두 안테나 사이의 플라즈마 투과 스펙트럼을 만드는데 쓰이며, 스펙트럼 분석을 통해 플라즈마 변수들을 측정할 수 있다. 이 진단법은 장치나 분석방법이 매우 간단한 장점을 지니며, 약 1 mW 정도의 적은 파워를 사용하여 플라즈마 상태를 거의 변화시키지 않는 측정이 가능하다. 또한 CF4와 같은 공정 가스를 이용한 플라즈마에서도 사용이 가능하다. 그러나 컷오프 진단법을 사용한 측정은 다른 종류의 진단법과 마찬가지로, 약 1초 정도의 긴 시간을 필요로 하는 단점이 있어, 펄스 플라즈마나 토카막과 같이 빠르게 변하는 플라즈마를 측정하기에는 무리가 있다. 최근에 개발된 푸리에 컷오프 탐침(Fourier Cutoff Probe, FCP)는 기존의 컷오프 탐침의 느린 시간분해능을 개선하기 위해 개발되었다. [1] 펄스 형태의 단일신호를 플라즈마를 투과하기 전후로 비교하면 투과 스펙트럼 및 플라즈마 변수들을 얻을 수 있으며, 기존 연구에서 구한 시간 분해능은 약 15 나노초였다. 이 값은 펄스 발생장치의 스펙에 따라 변하게 된다. 펄스폭이 짧을수록 시간분해능이 좋아지지만, 무한정 좋아질 수는 없다. 이 논문에서는 FCP 측정의 시간 분해능을 이론적으로 구하고, 시간 분해능의 이론적 한계를 구했다.
Fine pitch microprobe arrays are microneedle-like probes for inspecting the pixel of LCD panel. They are usually made of multilayers of metallic, nonmetallic, or combination of the two. In this study, the microprobe arrays were fabricated using the process applied for MEMS fabrication technology and they consist of BeCu, BeNi, or Si. Their contacting probing force and deflection were measured using the laser equipment. The design requirement are 5gf of a minimum contact force and $150{\mu}m$ of a maximum deflection. A lot of microprobe shape are possible satisfying the requirement. A double cantilever-type microprobe having needles on both ends were applied for this study. Several candidate were chosen using the topology and shape optimization technique subjected to the design requirements. Finite element results and experimental results were compared and both gave good correlation.
The principle and application of a scanning probe microscopy(SPM) are reviewed briefly, and a low-invasive single cell manipulation and a gene delivery technique using an etched atomic force microscopy(AFM) probe tip, which we call a nanoneedle, are explained in detail. The nanoneedle insertion into a cell can be judged by a sudden drop of force in a force-distance curve. The probabilities of nanoneedle insertion into cells were 80~90%, which were higher than those of typical microinjection capillaries. When the diameter of the nanoneedle was smaller than 400 nm, the nanoneedle insertion into a cell over 1 hour had almost no influence on the cell viability. A highly efficient gene delivery and a high ratio of expressed gene per delivered DNA compared the conventional major nonviral gene delivery methods could be achieved using the gene modified nanoneedle.

Dip-pen nanolithography(DPN) is an atomic force microscope (AFM) based method of generating nano- or micro-patterns. This technique has been used to transfer various ink materials on the substrate through water meniscus formed between AFM tip and the substrate surface. In this study, the heptadecafluoro-1,1,2,2-tetrahydrodecyltrimethoxysilane (HDFDTMS) ink materials were coated on the pre-coated AFM tip surface with the HDFDTMS molecules. When the tip brought into contact with the hydroxyl-functionalized silicon surface, HDFDTMS ink molecules have been successfully transported from the tip onto the surface via water meniscus. The created array and passivation area showed stable structures on the surface, and the transport of ink materials from the AFM tip to the surface followed linear increase in pattern size with contact time.

Development of Dip-pen type nano plotter using polymer actuator can construct row cost mass production system because it will change existent lithography fabrication more simple and easy.

The near-field scanning micro scope (NSOM) technique is in the spotlight as the next generation storage device. Many different types of read/write mechanism for NSOM have been introduced in the literature. In order for a near-field probe to be successfully implemented in the system, a suitable slider and suspension are needed to be properly designed. The optical slider is designed considering near-filed optics and probe array. The suspension generally supports slider performance, and tracking servo capacity in HDD. Moreover, the suspension for optical slider also should meet the optical characteristics, and is also required to satisfy shock performances for the mobility for the actuator. In this study, the optical slider and the suspension for near-field probe array are designed and analyzed.
