Failure Analysis of Ferroelectric $(Bi,La)_4Ti_3O_{12}$ Capacitor in Fabricating High Density FeRAM Device (고밀도 강유전체 메모리 소자 제작 시 발생하는 $(Bi,La)_4Ti_3O_{12}$ 커패시터의 불량 분석)

  • 고밀도 FeRAM (Ferroe!ectric Random Access Memory) 소자를 개발하기 위해서는 강유전체 물질을 이용한 안정적인 스텍형의 커패시터 개발이 필수적이다. 특히 $(Bi,La)_4Ti_3O_{12}$ (BLT) 강유전체 물질을 이용하는 경우에는 낮은 열처리 온도에서도 균질하고 높은 값의 잔류 분극 값을 확보하는 것이 가장 중요한 과제 중의 하나이다. 불행히도, BLT 물질은 a-축으로는 약 $50\;{\mu}C/cm^2$ 정도의 높은 잔류 분극 값을 갖지만, c-축 방향으로는 $4\;{\mu}C/cm^2$ 정도의 낮은 잔류 분극 값을 나타내는 동의 강한 비등방성 특성을 보인다. 따라서 BLT 박막에서 각각 입자들의 크기 및 결정 방향성을 세밀하게 제어하는 것은 무엇보다 중요하다. 본 연구에서는 16 Mb의 1T/1C (1-transistor/1-capacitor) 형의 FeRAM 소자를 BLT 박막을 적용하여 제작하였다. 솔-젤 (sol-gel) 용액을 이용하여 스핀코팅법으로 BLT 박막을 증착하고, 후속 열처리 공정을 RTP (rapid thermal process) 공정을 이용하여 수행하였다. 커패시터의 하부 전극 및 상부 전극은 각각 Pt/IrOx/lr 및 Pt을 적용하였다. 반응성 이온 에칭 (RIE: reactive ion etching) 공정을 이용하여 커패시터를 형성시킨 후, 32k-array (unit capacitor: $0.68\;{\mu}m$) 패턴에서 측정한 스위칭 분극 (dP=P*-P^) 값은 약 $16\;{\mu}C/cm^2$ 정도이고, 웨이퍼 내에서의 균일도도 2.8% 정도로 매우 우수한 특성을 보였다. 그러나 단위 셀들의 특성을 평가하기 위하여 bit-line의 전압을 측정한 결과, 약 10% 정도의 커패시터에서 불량이 발생하였다. 그리고 이러한 불량 젤들은 매우 불규칙적으로 분포함을 확인할 수 있었다. 이러한 불량 원인을 파악하기 위하여 양호한 젤과 불량이 발생한 셀에서의 BLT 박막의 미세구조를 분석하였다. 양호한 셀의 BLT 박막 입자들은 불량한 셀에 비하여 작고 비교적 균일한 크기를 갖고 있었다. 이에 비하여 불량한 셀에서의 BLT 박막에는 과대 성장한 입자들이 존재하고 이에 따라서 입자 크기가 매우 불균질한 것으로 확인되었다. 또 이러한 과대 성장한 입자들은 거의 모두 c-축 배향성을 나타내었다. 이상의 실험 결과들로부터, BLT 박막을 이용하여 제작한 FeRAM 소자에서 발생하는 불규칙한 셀 불량의 주된 원인은 c-축 배향성을 갖는 과대 성장한 입자의 생성임을 알 수 있었다. 즉 BLT 박막을 이용하여 FeRAM 소자를 제작하는 경우, 균일한 크기의 입자 및 c-축 배향성의 입자 억제가 매우 중요한 기술적 요소임을 알 수 있었다.

A Case Study using a Strategic Grid for Effective Cluster Development : Chungbuk Software industry Case (효과적인 클러스터 구축을 위한 전략격자모형 설계 및 사례연구 : 충북SW산업을 중심으로)

  • 산업단지는 지난 30년간 한국 산업의 성장을 이끌어 온 발전모형으로서 존재하여 왔으나, 최근 지식에 기초한 혁신창출형 경제체제가 국가 및 지역사회의 경쟁력을 위한 핵심요소로 부각되면서 '효율성' 측면에서 그 의미가 크게 퇴색되었다. 이를 위한 대안으로서 '클러스터'가 대두되어 다양한 분석연구가 수행되고 있으며, 정부와 지방자치단체들은 이를 바탕으로 각자의 특색에 맞는 클러스터 조성 정책을 펼치고 있다. 그러나, 기존의 연구들은 클러스터의 종류 및 발전단계에 관한 프레임워크 제시 등의 이론적 수준에 국한되어 있거나, 지역사례 연구를 통한 성공요인분석(CFS) 및 단순한 정책방향 제시 수준에 머물러 있는 한계를 보이고 있다. 본 연구는 '클러스터'에 관한 선행연구를 분석해 보고, 클러스터의 중요한 판단기준이 되는 군집도와 네트워크 연계 정도를 기준으로 한 '$2{\times}2$ 클러스터 전략격자모형'을 효과적인 클러스터 구축전략 수립을 위한 이론적 틀로서 제시하였다. 또한, 분석틀에 실질적인 사례로서 '충북지역의 SW산업'을 전략격자모형에 대응시켜 분석함으로써 전략격자의 유용성을 제시하였다. 이를 위해, 충북지역의 SW 공급업체와 수요업체를 대상으로 설문조사를 실시, 분석한 후 그 결과를 전략격자모형에 대응시켰다. 그 결과, 충북지역의 SW산업은 아직 산업단지 수준에 있는 것으로 분석되었고 충북의 SW산업의 충북 내의 수요만으로는 더 큰 성장이 어려운 것으로 분석, 지역 내에서의 수요창출을 목표로 하는 '단일 클러스터' 구축보다는 지역적 제약을 벗어난 '매가 클러스터'의 구축으로 지역 내외에서의 수요창출이 가능한 클러스터의 구축을 그 대안으로 제시하였다.${\alpha}$에 E. coli Jm109의 plasmid pBX19, pBR322를 전이시켰다. 6. L. lactis ssp. lactis 균주에 lysozyme 처리시 30${\sim}$80%의 생존율을 보였으며, 대부분의 L. acidophilus 균주의 경우 약 70%의 생존율을 보였다. L. casei 102S의 경우는 45분간 처리 시에도 100%의 생존율을 보였다. 8. L. lactis ssp. lactis 균주에 pLZ12를 6.0kV에서 전이시킨 결과 12.5kV에서보다 형질전환 효율이 훨씬 높았으며 lysozyme 처리에 의해 형질전환 효율이 증가되었다. 9. L. acidophilus 균주에 pLZ12를 전이시 6.0kV에서는 전이가 모두 이루어졌으나, 12.5kV에서는 L. acidophilus WIESBY와 NCFM에서 전이가 이루어지지 않았으며, lysozyme 처리 후 pLZ12를 전이시켰을 때 12kV보다 6.0kV에서 형질전환 효율이 증가되었다. 10. Gene Pulser와 Progenitor II를 사용하여 pLZ12를 L. lactis ssp. lactis 균주에 전이하였을 때 Gene Pulser에 비해 Progenitor II의 형질전환 효율이 현저히 떨어졌다. L. acidophilus HY7008과 HY7001은 두 기기 모두 형질전환이 이루어졌으나, L. acidophilus WEISBY와 NCFM은 Progeni-tor II에서 전이가 일어나지 않았으며, Gene Pulser에서 전이균주를 얻어 두 electroporator간에 형질전환 효율의 차이를 보였다. 11. L. casei 102S에 pLZ12

A Study on Developing Education and Training System for Informationalization in Governmental Organization (정부조직의 정보화교육훈련 체계구축에 관한 연구)

  • The effective use of IT(information technology) will increasingly become one of the key determinants for successful informationalization in govermental organization And the ability of the public officials in using IT or operating information system is essential to the effective use of IT. This study focuses on constructing a theoretical base of developing the education and training system for enhancing the IT ability of the public officials. In order to achieve this research goal, first this study suggests four categories of IT education and training for (1) the basic capability of IT use (2) the skills of operating information system (3) the management competence of performing strategic use of IT, (4) the expert skills for specific IT, and then derives concrete items for each category. With respect to these items, we empirically investigate the degree of necessity and the effective way of education and training according to tasks, positions and ability of the public officials. The data analyses are based on questionnaires responded by 300 public officials who attend the education and training programs held by the Training Institute of Ministry of Information and Communication. The results of this study can provide the theoretical basis for constructing the IT education and training system which is applicable to most of Korean organizations. Also they can be used as a practical guideline in developing and promoting specific IT education and training programs.

Development of the Monitoring System Model Based on USN for Landslide Detection Using Tilting Sensor (기울기 센서를 이용한 산사태 감지 USN 모니터링 시스템 모델 개발)

  • This paper proposes a model of the real time monitoring system based on Ubiquitous Sensor Network (USN) for the detection and prediction of landslides. For this purpose, the real time monitoring system with tilting sensor and USN was set up and the performance was conducted. The performance was accomplished by conducting both field examinations and the experimental evaluation of the monitoring system. The results of this study show that the angle $0^{\circ}$, $-10^{\circ}$, $-20^{\circ}$ and $0{\sim}-30^{\circ}$ of sensor position detected by the sensor module coincide with the data measured from USN monitoring system by giving a sampling time 100[msec]. Consequently, the proposed model of the real time monitoring system with tilting sensor based on USN will be widely used as a monitoring system in the exposure to dangerous landslide regions.

  • After the 1980s, as the economy was growing rapidly and the real estate market was active, a large increase in population was supplied to the city. Accordingly, the national apartment housing market is located in the form of Urban Housing Culture. On the other hand, with time, the supply apartment houses became superannuated and the residential environment became poor. Therefore, the environment of old apartment houses has been changed to improve by reconstruction. Despite this, reconstruction incurred not only a lot of construction waste, but also problems of environmental degradation, noise, traffic congestion, increasing number of households, and so on. Recently, the housing law has changed, and vertical extension remodeling focused on Small/Medium Town House is underway. This has been changed in response to the demand. This is one of essential parts in the remodeling field for the future, even though it has some problems in how uses existing buildings. Therefore, this study analyzed occurrence risk factor for each type through research materials and case analysis regarding the vertical extension remodeling of apartment housing. In addition, the relative importance was determined through questionnaires and interviews from constructors, designers, and experts in the field.

  • Economy-based urban redevelopment is the main priority in Malaysia, but has resulted in social problems such as gentrification, loss of heritage and identity, inequity, etc. Hence, it is crucial for the government to seek other alternatives rather than being solely reliant on urban redevelopment. Neighborhood renewal is a strategy involving the integration of redevelopment, rehabilitation, revitalization and preservation that aims to improve deprived areas using a more holistic approach. The aim of this paper is to review the neighborhood renewal policies in developed countries and to identify those elements that can be adopted in Malaysia. This study is conducted via a literature review. It was found that neighborhood renewal which integrates people-based, place-based and system-based policies highlights the importance of diversity, thereby aiming for resource optimization, community engagement and urban governance with the focal point of the fair, equity and systematic provision of resources. This paper concluded that neighborhood renewal in Malaysia should be initiated by locals with an emphasis on real local participation and a sustainable funding system. The government and local authorities should be observers rather than implementers.

Performance Analysis of Location-Aware System based on Active Tags (능동태그 기반 위치인식 시스템의 성능 분석)

  • Location awareness is one of the key functionalities to build an U-city. Recently, many of works of the location-aware systems are emerging to commercially apply to on-going large-scale apartment complex based on U-city. As dwellers or cars being attached with active tags are moving in the U-city complex, the active tags periodically broadcast their own identifiers and receivers fixed along the street or in building use those information to calculate location of them. There are several issues to be considered for such an environment. The first is that the number of active tags operating in the same region are large as much as tens of thousands, and the second is that the active tags should be alive without change of batteries more than a year, hence low power consumption is very important. In this paper we propose i) a new architecture for location-aware system considering such issues, ii) technical issues to implement it using active tags, and iii) a mathematical analytic model to investigate overall performance and verify it by comparing with actual experimental results. Through the analysis we can show the theoretical boundary of the lowest packet loss rate and the maximum number of tags with acceptable performance for the systems based on active tags. The results can be applied to practical design of location-based systems of U-City projects.

The Impacts of Entrepreneurships on Learning Competence and Export Performance of INVs: the Moderating Effect of Environmental Factors (국제신벤처기업의 기업가정신, 학습역량, 수출성과의 관계에서 외부환경 요인의 조절 효과)

  • This study is to look at the relationship of entrepreneurship(innovativeness, risk-taking), the learning competence, environmental factors(the domestic market hostility, the speed of technological change) and export performance in international new ventures(INVs). In addition, the integrated model is constructed for the purpose of analysis of the moderating effects of environmental factors. Through the existing investigation, nine hypotheses are set up. PLS(Partial Least Square) analysis method is used to sample of 115 INVs. Analysis, the two elements of entrepreneurship influenced the positive(+) in the learning competence and export performance. And the relationship of learning competence and export performance is significant. In the moderating effects, only the domestic market hostility has a significant moderating effects between the learning competence and innovativeness. The results of this research shows that innovativeness influence the learning competence playing a positive role in the performance in the domestic market is higher. This point illustrates the practical implications of the importance of innovation in learning empowerment.

  • Today's unmanned technology, which is being used in various industries, is expected to be able to make autonomous judgements as autonomous technology matures, in the long run aspects. In order to improve the usability of unmanned system in the military field, it is necessary to develop a technique for systematically and quantitatively analyzing the efficiency and effectiveness of the unmanned system by means of a substitute for the tasks performed by humans. In this paper, we propose the method of representing rule-based tactical behavior and modeling manned and unmanned reconnaissance agents that can effectively analyze the path alternatives which is required for the future armored cavalry to establish a reconnaissance mission plan. First, we model the unmanned ground vehicle, small tactical vehicle, and combatant as an agent concept. Next, we implement the proposed agent behavior rules, e.g., maneuver, detection, route determination, and combatant's dismount point selection, by NetLogo. Considering the conditions of maneuver, enemy threat elements, reconnaissance assets, appropriate routes are automatically selected on the operation area. It is expected that it will be useful in analyzing unmanned ground system effects by calculating reconnaissance conducted area, time, and combat contribution ratio on the route.

  • This study suggests a new platform in which VI can communicate with their guardians who serve as a system administrator optimizing personal characteristics. In terms of interaction between platform components, this study can contribute to enhancing stability of walking by giving substantial information to VI through server processing and setups of guardians with real-time interaction to VI through server processing and setups of guardians with real-time interaction. Therefore, developing smart phone applications can facilitate both portability and cost effectiveness, by the users' downloading the application and registration. In terms of guardians' cost, this system is cost-effective because they can access to the administration system through personal computers or smart phones, not through specialized system devices. This system is web-based, which automatically communicates with the surroundings of, such as provides the guardians with the necessary information or approaches to the danger through IoT devices, which results in enhancing safety. Moreover, it is possible for guardians to utilize the personalized platform since the system not only senses personal characteristics but also sends a number of information to VI. a new platform makes it possible for guardians to provide electronic support and interaction with the application with the application users, which contributes to systematic and safe walk for VI.
