Hybrid MBE Growth of Crack-Free GaN Layers on Si (110) Substrates

  • Two main MBE growth techniques have been used: plasma-assisted MBE (PA-MBE), which utilizes a rf plasma to supply active nitrogen, and ammonia MBE, in which nitrogen is supplied by pyrolysis of NH3 on the sample surface during growth. PA-MBE is typically performed under metal-rich growth conditions, which results in the formation of gallium droplets on the sample surface and a narrow range of conditions for optimal growth. In contrast, high-quality GaN films can be grown by ammonia MBE under an excess nitrogen flux, which in principle should result in improved device uniformity due to the elimination of droplets and wider range of stable growth conditions. A drawback of ammonia MBE, on the other hand, is a serious memory effect of NH3 condensed on the cryo-panels and the vicinity of heaters, which ruins the control of critical growth stages, i.e. the native oxide desorption and the surface reconstruction, and the accurate control of V/III ratio, especially in the initial stage of seed layer growth. In this paper, we demonstrate that the reliable and reproducible growth of GaN on Si (110) substrates is successfully achieved by combining two MBE growth technologies using rf plasma and ammonia and setting a proper growth protocol. Samples were grown in a MBE system equipped with both a nitrogen rf plasma source (SVT) and an ammonia source. The ammonia gas purity was >99.9999% and further purified by using a getter filter. The custom-made injector designed to focus the ammonia flux onto the substrate was used for the gas delivery, while aluminum and gallium were provided via conventional effusion cells. The growth sequence to minimize the residual ammonia and subsequent memory effects is the following: (1) Native oxides are desorbed at $750^{\circ}C$ (Fig. (a) for [$1^-10$] and [001] azimuth) (2) 40 nm thick AlN is first grown using nitrogen rf plasma source at $900^{\circ}C$ nder the optimized condition to maintain the layer by layer growth of AlN buffer layer and slightly Al-rich condition. (Fig. (b)) (3) After switching to ammonia source, GaN growth is initiated with different V/III ratio and temperature conditions. A streaky RHEED pattern with an appearance of a weak ($2{\times}2$) reconstruction characteristic of Ga-polarity is observed all along the growth of subsequent GaN layer under optimized conditions. (Fig. (c)) The structural properties as well as dislocation densities as a function of growth conditions have been investigated using symmetrical and asymmetrical x-ray rocking curves. The electrical characteristics as a function of buffer and GaN layer growth conditions as well as the growth sequence will be also discussed. Effect of LED Light Quality and Intensity on Growth Characteristics of Ginseng Cultivated in Plastic House

  • This experiment was carried out using artificial bed soil and LED in the plastic film house(irradiation time: 07:00-17:00/day). Seedlings(n=63 per 3.3 m2) of ginseng was planted on May 17, 2018. LED was combined with red and blue light in a 3:1 ratio and irradiated with different light intensity(40-160 µmol/m2/s). Average air temperature from April to September according to the light intensity test was 20.4℃-20.9℃. Average artificial bed soil temperature was 20.1℃-21.7℃. The test area where fluorescent lamp was irradiated tended to be somewhat lower than the LED irradiation area. The chemical properties of the test soil was as follows. pH levels was 6.6-6.7, EC levels 0.9-1.3 dS/m and OM levels 30.6-32.0%. The available P2O5 contents was 73.3-302.3 mg/kg. Exchangeable cations K and Ca contents were higher than the allowable ranges and mg content was high in the fluorescent lamp treatment. The photometric characteristics of LED light intensity are as follows. The greater the light intensity, the higher the PPFD(Photosynthetic Photon Flux Density) value, illuminance and solar irradiation. Fluorescent lamp treatment had high illuminance value, but PPFD and solar irradiation were lower than LED intensity 40 µmol/m2/s treatment. The photosynthetic rate increased(2.0-3.8 µmolCO2/m2/s) as the amount of light intensity increased, peaking at 120 µmol/m2/s, and then decreasing. The SPAD (chlorophyll content) value decreased as the amount of light intensity increased, and was the highest at 36.1 in fluorescent lamp treatment. Ginseng germination started on April 5 and took 14-17 days to germinate. The overall germination rate was 68.8-73.6%. The growth of aerial parts(plant height etc.) were generally excellent in the treatment of light intensity of 120-160 µmol/m2/s. The plant height was 41.9 cm, stem length was 24.1 cm, leaf length was 9.8 cm and stem diameter was 5.6 mm. The growth of underground part (root length etc.) was the best in the treatment with 120 µmol/m2/s of light intensity. Due to the root length was long(24.8 cm) and diameter of taproot was thick(18.7 mm), the fresh root weight was the heaviest at 24.8 g. There were no disease incidence such as Alternaria blight, Gray mold and Anthracnose. Disease of Damping-off caused by Rhizoctonia solani occurred 0.6-1.5% and incidence ratio of rusty root ginseng was 30.8-62.3%. It is believed that the reason for the high incidence of rusty root ginseng is that the amount of field moisture capacity of artificial bed soil is larger than the soil. Leaf discoloration rate was 13.7-32.3%.

Seasonal and Inter-annual Variability of Water Use Efficiency of an Abies holophylla Plantation in Korea National Arboretum (국립수목원의 전나무(Abies holophylla) 조림지의 물 이용 효율의 계절 및 경년 변동)

  • Water use efficiency (WUE) is considered as an important ecological indicator which may provide information on the process-structure relationships associated with energy-matter-information flows in ecosystem. The WUE at ecosystem-level can be defined as the ratio of gross primary productivity (GPP) to evapotranspiration (ET). In this study, KoFlux's long-term (2007-2015) eddy covariance measurements of $CO_2$ and water vapor fluxes were used to examine the WUE of needle fir plantation in Korea National Arboretum. Our objective is to ascertain the seasonality and inter-annual variability in WUE of this needle fir plantation so that the results may be assimilated into the development of a holistic ecological indicator for resilience assessment. Our results show that the WUE of needle fir plantation is characterized by a concave seasonal pattern with a minimum ($1.8-3.3g\;C{\cdot}(kg\;H_2O)^{-1}$) in August and a maximum ($5.1-11.4g\;C{\cdot}(kg\;H_2O)^{-1}$) in February. During the growing season (April to October), WUE was on average $3.5{\pm}0.3g\;C\;(kg\;H_2O)^{-1}$. During the dormant seasons (November to March), WUE showed more variations with a mean of $7.4{\pm}1.0g\;C{\cdot}(kg\;H_2O)^{-1}$. These values are in the upper ranges of WUE reported in the literature for coniferous forests in temperate zone. Although the growing season was defined as the period from April to October, the actual length of the growing season (GSL) varied each year and its variation explained 62% of the inter-annual variability of the growing season WUE. This is the first study to quantify long-term changes in ecosystem-level WUE in Korea and the results can be used to test models, remote-sensing algorithms and resilience of forest ecosystem.

Properties of CIGS thin film developed with evaporation system (진공증발원 시스템을 이용한 CIGS 박막의 특성평가에 관한 연구)

  • $Cu(In,Ga)Se_2$ (CIGS) thin film solar cell is currently 19.5% higher efficiency and developing a large area technology. The structure of CIGS solar cell that make five unit layers as back contact, light absorption, buffer, front transparent conducting electrode and antireflection to make them sequentially forming. Materials and various compositions of thin film unit which also manufacture a variety method used by the physical and chemical method for CIGS solar cell. The construction and performance test of evaporator for CIGS thin film solar cell has been done. The vapor pressures were changed by using vapor flux meter. The vapor pressure were copper (Cu) $2.1{\times}10^{-7}{\sim}3.0{\times}10^{-7}$ Torr, indium (In) $8.0{\times}10^{-7}{\sim}9.0{\times}10^{-7}$ Torr, gallium (Ga) $1.4{\times}10^{-7}{\sim}2.8{\times}10^{-7}$ Torr, and selenium (Se) $2.1{\times}10^{-6}{\sim}3.2{\times}10^{-6}$ Torr, respectively. The characteristics of the CIGS thin film was investigated by using X-ray diffraction (XRD), scanning electron microscopy/energy dispersive spectroscopy (SEM/EDS) and photoluminescence (PL) spectroscopy using a He-Ne laser. In PL spectrum, temperature dependencies of PL spectra were measured at 1137 nm wavelength.

Improved Microstructural Homogeneity of Ni-BCY Cermets Membrane via High-Energy Milling (고에너지 밀링을 통한 Ni-BaCe0.9Y0.1O3-δ 서멧 멤브레인의 미세구조 균질성 향상)

  • Hybridization of dense ceramic membranes for hydrogen separation with an electronically conductive metallic phase is normally utilized to enhance the hydrogen permeation flux and thereby to increase the production efficiency of hydrogen. In this study, we developed a nickel and proton conducting oxide ($BaCe_{0.9}Y_{0.1}O_{3-{\delta}}$: BCY) based cermet (ceramic-metal composites) membrane. Focused on the general criteria in that the hydrogen permeation properties of a cermet membrane depend on its microstructural features, such as the grain size and the homogeneity of the mix, we tried to optimize the microstructure of Ni-BCY cermets by controlling the fabrication condition. The Ni-BCY composite powder was synthesized via a solid-state reaction using $2NiCO_3{\cdot}3Ni(OH)_2{\cdot}4H_2O$, $BaCeO_3$, $CeO_2$ and $Y_2O_3$ as a starting material. To optimize the mixing scale and homogeneity of the composite powder, we employed a high-energy milling process. With this high-energy milled composite powder, we could fabricate a fine-grained dense membrane with an excellent level of mixing homogeneity. This controlled Ni-BCY cermet membrane showed higher hydrogen permeability compared to uncontrolled Ni-BCY cermets created with a conventionally ball-milled composite powder.

Estimating carbon uptake in forest and agricultural ecosystems of Korea and other countries using eddy covariance flux data (에디 공분산 기반의 플럭스 타워 관측자료를 이용한 국내외 산림과 농업 생태계 탄소 흡수량 분석)

  • Measurements of net ecosystem exchange (NEE) of $CO_2$ based on the eddy covariance technique provide reasonable carbon balance estimates in response to local environmental conditions. In South Korea, the forest ecosystems cover approximately 64% of the total area, thereby strongly affecting regional carbon balances. Cultivated croplands that cover about 17% of the total area should also be considered when calculating the carbon balance of the country. In this study, our objectives were (a) to quantify the range and seasonal variation of NEE at forest ecosystems, including deciduous, coniferous, and mixed forests, and agricultural ecosystems, including rice paddies and a potato field, in South Korea and (b) to compare NEE at ten Fluxnet sites that have the same or similar ecosystems as found in South Korea. The results showed that the forest and agricultural ecosystems were carbon sinks. In Korea, NEE at the forest ecosystems varied between -31 and $-362gC/m^2/yr$, and NEE at the croplands ranged from -210 to $-248gC/m^2/growing$ season. At the deciduous forest, NEE reached low values in late spring, early summer, and early autumn, while at the coniferous forest, it reached low values in spring, early summer, and mid autumn. The young mixed forest was a much stronger carbon sink than the old-growth deciduous and coniferous forests. During each crop growing season, beet had the lowest NEE value within six crops, followed by wither wheat, maize, rice, potato, and soybean. These results will be useful for designing and applying management strategies for the reduction of $CO_2$ emissions.

  • In this study the nanofiltration (NF) membrane treatment of a sulfuric acid waste solutions containing copper ion ($Cu^{+2}$) discharging from the etching processes of the printed circuit board (PCB) manufacturing industry has been studied for the recycling of acid etching solution. SelRO MPS-34 4040 NF membrane from Koch company was tested to obtain the basic NF data for recycling of etching solution and separation efficiency (total rejection) of copper ion. NF experiments were carried out with a dead-end membrane filtration laboratory system. The pure water flux was increased with the increasing storage time in sulfuric acid solution and lowering pH of acid solution because of the enhancement of NF membrane damage by sulfuric acid. The permeate flux of acid solution was decreased with the increasing copper ion concentration. Total rejection of copper ion was decreased with the increasing storage time in sulfuric acid solution and copper ion concentration, and lowering the pH of acid solution. The total rejection of copper ion was decreased from initial 37% to 15% minimum value.

Theoretical Investigation on Molecular Diffusion and Conceptual Change of Preservice Teachers by Inquiry Experiment (분자확산에 대한 이론적 고찰과 탐구실험을 통한 예비교사의 개념변화)

  • The scope of this study is: (1) to review or summarize the theoretical explanations of diffusion; (2) to investigate the preservice teachers' understanding of diffusion utilizing the inquiry experiment of diffusion that was developed in this study. The data was collected through questionnaires given to 41 preservice teachers in 3 universities and interviews with 20 subjects from this population, who conducted the inquiry experiment. During the experiment, the data was collected from the students' reports and 3 small groups' audio/video recordings. To understand preservice teachers' conceptions, reports, audio/video recordings, questionnaires and interviews were analyzed and discussed with co-workers. The results follow: (1) The differences between effusion and diffusion as well as equal-pressure experiment and equal-flux one on diffusion were discussed; (2) Most preservice teachers understood effusion and diffusion connected to Graham's law of diffusion by rote and have misconceptions about the diffusion process; (3) They observed two kinds of diffusion experiments (equal-pressure and equal-flux) by inquiry experiment, but the majority of them failed to find conceptual differences between these experiments. After the inquiry experiment, about 40% of the samples modified their conceptions about diffusion.

  • $(Ba(Zr_{0.85}Y_{0.15})O_{3-\delta})$ oxide, showing high protonic conductivity at high temperatures and good chemical stability with $CO_2$ are referred to as hydrogen separation membrane. For high efficiency of hydrogen separation ($H_2$ flux and selectivity) and low fabrication cost, ultimate thin and dense BZY-Ni layer has to be coated on a porous substrate such as $ZrO_2$. Aerosol depostion (AD) process is a novel technique to grow ceramic film with high density and nano-crystal structure at room-temperature, and may be applicable to the fabrication process of AD integration ceramic layer effectively. XRD, SEM, X-ray mapping measurements were conducted in order to analyze the characteristics of BZY-Ni membrane fabricated by AD process. it is observed that it is homogeneous distribution for BZY-Ni. The result of $H_2$ permeation rate suggests that BZY-Ni composite is higher than BZY.

Study on operating characteristics of Ferrite cores for Flat TR in high frequency (Flat TR용 페라이트 코아의 고주파 동작 특성)

  • In contrast to a conventional transformer, the flat transformer is made using a number of small ferrite cores. Two cores for transformer and one core for inductor, which composed one module. Many modules can be connected together to form a flat matrix transformer. This structural arrangement eliminates the single hot spot problem in conventional transformers and permits high current density pertains at high frequency. In this study, the ferrite magnetic cores of Mn-Zn system for the Flat transformer were manufactured and the electrical and magnetic characteristics of its tested. The power loss of sample FO2(Mn-Zn ferrite) sintered at $1350^{\circ}C$ was $350kW/m^3$ in test conditions of 250kHz, 200mT and $100^{\circ}C$, which showed the good power loss property in high frequency. The power loss of FO2 samples has been studied as a function of magnetic flux density and frequency. Steinmetz exponent was 2.82 at 250kHz and 2.73 at 500kHz. These results illustrated the switching of power loss mechanism in ferrite core from hysteresis losses to eddy current losses or others.
