Surface Defects States on a SiO2/Si Observed by REELS

  • The defect states of a Ar-sputtered SiO2 surface on Si (001) were investigated using Auger electron spectroscopy (AES) and reflection electron energy loss spectroscopy (REELS). The REELS spectra at the primary electron energy of 500 eV showedthat three peaks at 2.5, 5.1, and 7.2 eV were found within the band gap after sputtering. These peaks do not appear at the primary electron energies of 1,000 and 1,500 eV, which means that the defect states are located at the extreme surface of a SiO2/Si thin film. According to the calculations, two peaks at 7.2 and 5.1 eV are related to neutral oxygen vacancies. However, the third peak at 2.5 eV has never been previously reported and the theories proposed that this defect state may be due to Si-Si bonding. Our Auger data showed that a peak for Si-Si bonding at 89 eV appears after Ar ion sputtering on the surface of the sample, which is consistent with the theoretical models.

Simultaneous observations of SiO and $H_2O$ masers toward OH/IR stars

  • We performed simultaneous observations of SiO v=1, 2, $^{29}SiO$ v=0, J=1-0 and $H_2O$ $6_{16}-5_{23}$ maser lines toward 252 OH/IR stars using the Korean VLBI Network 21m telescopes. The observations were carried out from 2011 November to 2012 July for studying SiO and $H_2O$ maser properties associated with the evolutionary stages of OH/IR stars. Both $H_2O$ and SiO masers were detected from 49 sources, one-side maser of SiO and $H_2O$ was detected from 109 and 11 sources, respectively. Mutual relations between SiO and $H_2O$ maser properties are investigated based on statistical analyses. We also investigate these maser properties in the IRAS two-color diagram related with stellar evolutionary sequence.

  • We performed simultaneous observations of SiO v=1, 2, $^{29}SiO$ v=0, J=1-0 and $H_2O$ $6_{16}-5_{23}$ maser lines toward 132 AGB and 183 post-AGB stars in order to investigate how evolutionary characteristics from AGB to post-AGB stars appear in these two maser emissions. The observations were carried out from 2011 February to 2012 March using the Korean VLBI Network 21-m radio telescopes. We have detected SiO and/or $H_2O$ maser emission from 29 sources out of 183 post-AGB stars including 19 new detections. Of 132 AGB stars which are mainly selected based on the IRAS Point Source Catalog, we detected SiO and/or $H_2O$ maser emission from 38 stars including 18 newly detected sources. An evolutionary characteristic from AGB to post-AGB stars is discussed in IRAS two-color diagram. It is found that SiO v=2, J=1-0 maser emission without SiO v=1 maser detections was detected from 8 sources among 21 SiO detected post-AGB stars and the intensity of SiO v=2, J=1-0 maser tends to be much stronger than that of SiO v=1. We also found that for the post-AGB stars the maser detection rate of blue group sources (which have higher outflow velocities than red group) are higher than that of red group. Especially, only $H_2O$ maser emission was detected from 7 sources among 94 red group sources without SiO maser detections.

Effect of Si/α-Si3N4 Ratio on the Shape of Silicon Nitride Particles Produced by SHS Method

  • Si and ${\alpha}-Si_3N_4$ powder mixtures added with 3 wt% $Y_2O_3$ were reacted under 5 MPa nitrogen pressure. The reaction products contained ${\alpha}-Si_3N_4$ particles with elongated shapes. Length and width of the elongated grains were the maximum when the starting powder mixture of 50 wt% Si - 47 wt% ${\alpha}-Si_3N_4$ and 3 wt% $Y_2O_3$ was used. Aspect ratio of the elongated grains were between 4.4 and 5. When the starting powder mixture contained 70 wt% Si, large particles with irregular shapes appeared. Meanwhile, the reaction did not proceed when the starting powder mixture contained 30 wt% Si and less. The SHS product was easy to crush and the elongated particles obtained from the starting powder mixtures of 40 wt% Si - 57 wt% ${\alpha}-Si_3N_4$ - 3 wt% $Y_2O_3$ and 50 wt% Si - 47 wt% ${\alpha}-Si_3N_4$ - 3 wt% $Y_2O_3$ were good candidates for the seeds.

  • 5.7wt% $Al_2O_3$와 4.3wt%$Y_2O_3$를 소결조제로 사용하여 ${\beta}$-SiC 그리고 입자크기가 각각 다른 3종류의 ${\alpha}$-SiC분말들을 출발원료로 사용하여 $1780^{\circ}C$에서 일축 가압 소결 하고, $1950^{\circ}C$에서 열처리함으로서 입자성장 하였다. 일축가압소결 및 열처리한 모든 시편은 크고 길게 자란 탄화규소입자들로 분포되어있었다. 안경렌즈 절삭용 신소재의 대표적인 경도와 파괴인성은 각각 15.6GPa과 $5.7MPa{\cdot}m^{1/2}$이었다.

  • The effect of content of $Al_2O_3+Y_2O_3$ sintering additives on the densification behavior, mechanical and electrical properties of the pressureless-sintered $SiC-ZrB_2$ electroconductive ceramic composites was investigated. The $SiC-ZrB_2$ electroconductive ceramic composites were pressureless-sintered for 2 hours at 1,700[$^{\circ}C$] temperatures with an addition of $Al_2O_3+Y_2O_3$(6:4 mixture of $Al_2O_3$ and $Y_2O_3$) as a sintering aid in the range of 8${\sim}$20[wt%]. Phase analysis of $SiC-ZrB_2$ composites by XRD revealed mostly of ${\alpha}$-SiC(6H), $ZrB_2$ and In Situ YAG($Al_5Y_3O_{12}$). The relative density, flexural strength, Young's modulus and vicker's hardness showed the highest value of 89.01[%], 81.58[Mpa], 31.437[GPa] and 1.34[GPa] for $SiC-ZrB_2$ composites added with 16[wt%] $Al_2O_3+Y_2O_3$ additives at room temperature respectively. Abnormal grain growth takes place during phase transformation from ${\beta}$-SiC into ${\alpha}$-SiC was correlated with In Situ YAG phase by reaction between $Al_2O_3$ and $Y_2O_3$ additive during sintering. Compositional design and optimization of processing parameters are key factors for controlling and improving the properties of SiC-based electroconductive ceramic composites. In this paper, it is convinced that ${\beta}$-SiC based electroconductive ceramic composites for heaters or ignitors can be manufactured by pressureless sintering.

  • In order to synthesize monodispersed spherical silica fine particles, we investigated the reaction of hydrolysis of 0.05∼4.0 mole Si(OC2H5)4-0.01∼7.60mole NH3 -0.24∼38.40 mole H2O-2.62∼16.88mole C2H5OH systems. The range of the composition of solution which spherical silica particles were formed was enlarged according to an increase in concentration of Si(OC2H5)4. Larger particles were obtained at higher molar ratios of Si(OC2H5)4/C2H5OH, NH3/H2O and H2O/Si(OC2H5)4 and at a lower reaction temperature.

  • Possibilities of substitution was investigated in the Langadite({{{{ {La }_{3 } {Ga }_{ 5}{SiO }_{14 }}}}}) system.{{{{{TiO}_{2 }}}}} was substitutes for{{{{{SiO}_{2 }}}}} followed by the substitution of{{{{{Nd}_{2 }{O}_{3}}}}}fo{{{{{La}_{2 }{O}_{3}}}}}. An effort to replace GeO2, which is reported to have been substitution for{{{{{SiO}_{2 }}}}} in the Langasit e system, for{{{{{TiO}_{2 }}}}} i n{{{{{ Nd}_{ 3} {Ga }_{5 } {TiO }_{14 } }}}} was also undertaken. In another experiment,{{{{{ Y}_{ 2}{ O}_{3 } }}}} was substituted for{{{{{ La}_{2 } {O }_{ 3} }}}}. All of substitution possibilities were investigated through solid state reactions and analyzed with XRD. Further analysis was carried out with an SEM. Lastly, the dielectric constants of the sintered body were measured.

$SnO_2$의 가스 감응 특성에 미치는 $SiO_2$의 영향 (Effect of Additive $SnO_2$ on Gas Sensing Properties of $SnO_2$)

  • In this paper, we fabricated $SnO_2$ composite ceramics doped with 0~20mol% $SnO_2$ of bulk type to investigate the CO and $H_2$ gas sensitivity in various composition, temperature, and concentration of CO and $H_2$ gas. At the temperature range from $100^{\circ}C\sim425^{\circ}C$, the measured 1000ppm and 250ppm CO gas sensitivities of $SiO_2-SnO_2$composite ceramics were about 1.0~7.6 and 1.0~5.6, respectively. These values were about 1.0~1.5 times larger than pure $SnO_2$. The maximum 1000ppm CO gas sensitivity of $SiO_2-SnO_2$composites were measured around $325^{\circ}C$. At the temperature range from $270^{\circ}C\sim380^{\circ}C$, the 1000ppm and 500ppm $H_2$gas sensitivities of $SiO_2-SnO_2$ composites were about 2.9~21.2 and 2.1~11.3, respectively. Also the maximum 1000, 500 ppm $H_2$ gas sensitivities of samples were measured around.

  • The low temperature sintering and the dielectric properties of $Al_2O_3/SiO_2$-zinc borosilicate glass composites were investigated in the view of the application for LTCC. When the sintering was conducted at $900^{\circ}C$ $ZnAl_2O_4$ and $ZnB_2O_4$ compounds formed at the $Al_2O_3$-rich and the $SiO_2$-rich compositions, respectively. The reaction between ZBS glass and $Al_2O_3/SiO_2$ caused the formation of these compounds. The $Al_2O_3/SiO_2$ ratio affected the dielectric properties. The excellent dielectric properties, i.e., Q$\times$f value= 40,000 GHz and ${\varepsilon}_r$=4.5, were obtained in the $Al_2O_3/SiO_2$-ZBS glass system and fabricated the LTCC substrate materials.
